Quantum dot infrared photodetectors can be coupled with micro‐structured filters to create narrowband sensors. Guided‐mode resonance filters based on a high‐index dielectric slab can exhibit bandpass characteristics that are suitable for monolithic integration with focal‐plane arrays. Here, patterned Ge filters were integrated with InGaAs/GaAs quantum dot detectors to linearly tune their 77 K photoresponse peaks from 5.6 µm to 6.2 µm. The dark current was not influenced by these filters but the ability to narrow the photoresponse linewidth was limited by substrate scattering, which is often encountered with front‐side illumination architectures. 分析了快脉冲直线型变压器驱动源(FLTD)气体开关触发击穿延时的分布规律,利用MAT-LAB软件生成随机序列模拟开关击穿延时和抖动,在FLTD简化二阶电路的基础上,利用MATLAB分析了开关抖动对40个支路并联1 MA,100 ns FLTD模块输出电流脉冲前沿和幅值的影响。模拟计算结果表明:开关理想时,即抖动为0,输出电流峰值为996 kA,峰值时间为90 ns,10%~90%脉冲前沿为54 ns;开关自身抖动与开关之间分散性之和为10 ns时,输出电流脉冲前沿增加约14%,电流峰值下降约2%;开关自身抖动与开关之间分散性之和为20 ns时,输出电流脉冲前沿增加约38%,电流峰值下降约5%。  相似文献

A novel optical beam splitter constructed on the basis of photonic crystal(PC) with hybrid lattices is proposed in this paper.The band gap of square-lattice PC is so designed that the incident light is divided into several branch beams.Triangular-lattice graded-index PCs are combined for focusing each branch.Computational calculations are carried out on the basis of finite-different time-domain algorithm to prove the feasibility of our design.The waveguide is unnecessary in the design.Thus the device has functions of both splitting and focusing beams.Size of the divided beam at site of full-width at half-maximum is of the order of λ/2.The designed splitter has the advantages that it has a small volume and can be integrated by conventional semiconductor manufacturing process.  相似文献

In this paper,we report on the influence of annealing treatment on as-grown Ib-type diamond crystal under high pressure and high temperature in a china-type cubic anvil high-pressure apparatus.Experiments are carried out at a pressure of 7.0 GPa and temperatures ranging from 1700 C to 1900 C for 1 h.Annealing treatment of the diamond crystal shows that the aggregation rate constant of nitrogen atoms in the as-grown Ib-type diamond crystal strongly depends on diamond morphology and annealing temperature.The aggregation rate constant of nitrogen remarkably increases with the increase of annealing temperature and its value in octahedral diamond is much higher than that in cubic diamond annealed at the same temperature.The colour of octahedral diamond crystal is obviously reduced from yellow to nearly colorless after annealing treatment for 1 h at 1900 C,which is induced by nitrogen aggregation in a diamond lattice.The extent of nitrogen aggregation in an annealed diamond could approach approximately 98% indicated from the infrared absorption spectra.The micro-Raman spectrum reveals that the annealing treatment can improve the crystalline quality of Ib-type diamond characterized by a half width at full maximum at first order Raman peak,and therefore the annealed diamond crystals exhibit nearly the same properties as the natural IaA-type diamond stones of high quality in the Raman measurements.  相似文献

In this paper, we propose a DFB laser with a horn ridge waveguide (HRW) to suppress the longitudinal spatial hole burning (LSHB) effect in the lasers cavity, thus to reduce the rolloff at low frequency. The simulation result shows that HRW DFB lasers could significantly suppress the LSHB effect and its modulation bandwidth is increased by 14% comparing with the conventional straight ridge waveguide (RW) DFB lasers when the normalized coupling coefficient (κL) is 3.0. The calculated eye diagrams of HRW DFB lasers under direct 25 Gbps modulation have clearer opening than that of the conventional RW DFB lasers. These superior properties are due to the suppression of the LSHB effect by the HRW structure.  相似文献

Carbon black (CB) was modified by liquid grafting and used for natural rubber (NR) reinforcement. Payne effects during NR reinforcement by the graft-modified carbon black (GCB) were analyzed in this paper. The results showed a proportional relationship between filler content and the Payne effect. Rubber compounds with GCB presented weaker Payne effects than their non-modified counterparts. Qualitative analysis of the correlation between filler network structure and filler content was conducted according to the relationship between bound rubber of a rubber compound and shear modulus. The impact of the storage period on the Payne effect was further studied, and the results demonstrated that the longer the storage period of the rubber compound, the stronger the Payne effect tended to be. The mechanisms by which the Payne effects were manifested differed according to the content of the filler in the rubber.  相似文献

A tunable infrared plasmonic polarization filter is proposed and investigated in this paper. The filter is based on the sandwich absorption structure which consists of three layers. The top layer is an array of asymmetrical cross resonator.The middle and bottom layers are dielectric spacer and metal film respectively. By absorbing specific wavelength of the incident light perfectly, the reflection spectrum of the structure shows filter performance. The calculated results show that the absorption wavelength is strongly dependent on the length of branch of the asymmetrical cross resonator which is parallel to the light polarization and independent of the length of the vertical one. Therefore, the asymmetrical cross resonator filter structure opens the way for freely tuning the filtering wavelength for a different light polarization. We can fix a resonant wavelength(absorption wavelength) corresponding to one polarization and change the resonant wavelength for the other polarization by adjusting the corresponding branch length of the asymmetrical cross resonator, or change the two resonant wavelengths of both two polarizations at the same time.  相似文献

We report on the synthesis and the characterisation of metal/semiconductor hybrids consisting of self-assembled CdS nanoparticles on Cd nanowires, which are grown by thermal evaporation of the mixture of CdS and Cr. The growth of the hybrids is attributed to the decomposition of CdS at high temperature and the strain relieving that arises mainly from the lattice mismatch between Cd and CdS. Temperature dependence of zero-field resistance of single nanohybrid indicates that the as-produced Cd/CdS nanohybrid undergoes a metal--semiconductor transition as a natural consequence of hybrid from metallic Cd and semiconducting CdS. The metal/semiconductor hybrid property provides a promising basis for the development of novel nanoelectronic devices.  相似文献

High-temperature thermoelectric transport property measurements have been performed on the highly c-axis oriented Bi2Sr2Co2Oy thin films prepared by pulsed laser deposition on LaAlO3(001).Both the electric resistivity ρ and the seebeck coefficient S of the film exhibit an increasing trend with the temperature from 300 K-1000 K and reach up to 4.8 m·Ω· cm and 202 μV/K at 980 K,resulting in a power factor of 0.85 mW/mK which are comparable to those of the single crystalline samples.A small polaron hopping conduction can be responsible for the conduction mechanism of the film at high temperature.The results demonstrate that the Bi2Sr2Co2Oy thin film has potential application in high temperature thin film thermoelectric devices.  相似文献
