InAs/GaAs quantum dot infrared photodetectors were fabricated with quantum dots grown at three different temperatures. Large detection wavelength shift (5–14.5 μm) was demonstrated by changing 40 degrees of the epitaxy temperature. The smaller quantum dots grown at lower temperature generate 14.5 μm responses. The detectivity of the normal incident 15 μm QDIP at 77 K is 3 × 108 cm Hz1/2/W. A three-color detector was also demonstrated with quantum dots grown at medium temperature. The three-color detection comes from two groups of different sizes of dots within one QD layer. This new type of multicolor detector shows unique temperature tuning behavior that was never reported before.  相似文献

The frequency or dispersion relation for the least‐squares mixed formulation of the shallow‐water equations is analysed. We consider the use of different approximation spaces corresponding to co‐located and staggered meshes, respectively. The study includes the effect of Coriolis, and the dispersion properties are compared analytically and graphically with those of the mixed Galerkin formulation. A specially prepared Ga1−xAlxAs sample with a laterally graded alloy composition has allowed a novel investigation of resonance Raman scattering from the optical phonons. Instead of varying the exciting light energy, the resonance is probed by changing the alloy composition at fixed incident energy. Both incoming and outgoing resonances are observed at the direct gap of the alloy, free of the usual overwhelming photoluminescence background.  相似文献

We consider the question of simultaneous extension of (pseudo) metrics defined on nonempty closed subsets of a compact metrizable space. The main result is a counterpart of the result due to Künzi and Shapiro for the case of extension operators of partial continuous functions and includes, as a special case, Banakh's theorem on linear regular operators extending (pseudo)metrics.

CR-39 is a highly sensitive etched track detector for neutron monitoring and dosimetry applications but its dose equivalent response is strongly direction dependent with respect to the incident neutrons. This is considered to be a major drawback for their use. In the present study, an attempt has been made to develop a pyramid shaped dosimeter, which consists of polyethylene material of thickness 1 mm with the provision to hold three CR-39 films at an angle of 35° to each other. The response of CR-39 in this configuration under optimum electrochemical etching at elevated temperature have been found nearly angular independent and therefore the dosimeter can be used for neutron monitoring, i.e. personnel as well as area monitoring.  相似文献
