HfO2/AlGaN/GaN structures with HfO2 deposited at ultra low pressure using an e‐beam

We show that HfO₂/AlGaN/GaN structures with HfO₂ layer deposited using an e‐beam in ultra high vacuum are suitable for field effect transistors. The dielectric constant of the HfO₂ was found ε_HfO > 23–24, which is close to the highest re‐ ported values for this material. The leakage current did not exceed 10^–4 A/cm² at the threshold voltage. The comparison of the losses in the samples with and without HfO₂ indicates low concentration of the interface traps. Polarization dynamics of longitudinally monomode bipolarized microchip solid-state lasers

This paper is devoted to the polarization dynamics of a longitudinally monomode bipolarized Nd:YAG laser: the low-frequency polarization dynamics of a microchip laser is studied experimentally and theoretically. The intensities and the relaxation oscillation spectrum of orthogonally polarized modes versus the direction of pump polarization is observed. A phase-sensitive model of a longitudinally monomode bipolarized solid-state laser with linear polarized diode laser pump is developed to account for the experimental observations.     

New variants of the generalized level method for minimization of convex nondifferentiable functions taking infinite values

New variants of the generalized level method for minimization of convex Lipschitz functions on a compact set with a nonempty interior are proposed. These variants include the well-known generalized and classical level methods. For the new variants, an estimate of the convergence rate is found, including the variants in which the auxiliary problems are solved approximately.     

Production of high purity proteins by elution of individual fractions from two-dimensional gels.

Results are presented on the production of purified myocardial proteins from two-dimensional (2-D) gels. Proteins were fixed in a native condition using potassium acetate and then eluted into an aqueous solution. Homogeneous tropomyosin and myosin light chain fractions and a number of nonidentified myocardial proteins present on 2-D gels were obtained.     

Study of intermediates formed in the oxidation of thiols

The oxidation of aminoethanethiol (1) was investigated in acid solutions on a glass carbon anode. It was shown that at relatively low anode potentials thiyl radicals RS^· are released into the solution, but this does not lead to binding of the oxygen in the solution. Raising the anode potential leads to binding of oxygen, which is probably due to the formation of the intermediate RS⁺. The oxidation of 1 was studied in Ce(SO₄)₂+H₂SO₄ solution. It was shown that under certain conditions the intermediate is RS⁺, which subsequently converts to a product that could not be identified as any previously described product of the oxidation of thiols. Natural convection from a buried elliptic heat source

Numerical solutions are presented for the natural convection heat transfer from an elliptic heat source buried beneath a semi-infinite, saturated, porous medium. The surface of the medium is assumed to be permeable. The governing equations for Darcy flow are solved using finite differences. The complicated geometry is handled through the use of a body-fitted curvilinear coordinate system. Results are presented for Ra values ranging from 10 to 200 and ellipse aspect ratio values from 1.0 (circular cylinder) to 0.167. Two body orientations have been considered. The slender orientation yields much higher hear transfer rates (especially at low ellipse aspect ratio values) than the blunt orientation. The numerical simulations indicate that the boundary-layer approximations cannot be employed for low ellipse aspect ratios. In addition, the heat loss does not depend on the burial depth.     

On the deficiency index of a certain class of differential operators

This paper studies problems on the behavior of solutions for a certain class of differential equations of the form l _n y = λy as x → +0, where l _n is a scalar, formally self-adjoint, quasidifferential expression of an arbitrary order with complex coefficients. Mössbauer study of layered iron hydroxysulfides: Tochilinite and valleriite

Natural and synthetic layered iron hydroxysulfides: tochilinite and valleriite, have been investigated by Mössbauer spectroscopy. Tochilinite, magnetite, troilite, and pyrite phases were found in the products of tochilinite synthesis under different conditions. The relative contents of the phases found are determined as functions of the relative magnesium content in the initial mixture. Crystallochemical identification of the ⁵⁷Fe subspectra of valleriite has been performed.
