A method to drastically reduce dislocation density in a GaN film grown on an Si(111) substrate is newly developed. In this method, the SixNy interlayer which is deposited on an AlN buffer layer in situ is introduced to grow the GaN film laterally. The crack-free GaN film with thickness over 1.7 micron is grown on an Si(111) substrate successfully. Synthesized GaN epilayer is characterized by X-ray diffraction (XRD), atomic force microscope (AFM), and Raman spectrum. The test results show that the GaN crystal reveals a wurtzite structure with the <0001> crystal orientation and the full width at half maximum of the X-ray diffraction curve in the (0002) plane is as low as 403 arcsec for the GaN film grown on the Si substrate with an SixNy interlayer. In addition, Raman scattering is used to study the stress in the sample. The results indicate that the SixNy interlayer can more effectively accommodate the strain energy. So the dislocation density can be reduced drastically, and the crystal quality of GaN film can be greatly improved by introducing SixNy interlayer. 相似文献

Thermoelectric materials,enabling the directing conversion between heat and electricity,are one of the promising candidates for overcoming environmental pollution and the upcoming energy shortage caused by the over-consumption of fossil fuels.Bi_2Te_3-based alloys are the classical thermoelectric materials working near room temperature.Due to the intensive theoretical investigations and experimental demonstrations,significant progress has been achieved to enhance the thermoelectric performance of Bi_2Te_3-based thermoelectric materials.In this review,we first explored the fundamentals of thermoelectric effect and derived the equations for thermoelectric properties.On this basis,we studied the effect of material parameters on thermoelectric properties.Then,we analyzed the features of Bi_2Te_3-based thermoelectric materials,including the lattice defects,anisotropic behavior and the strong bipolar conduction at relatively high temperature.Then we accordingly summarized the strategies for enhancing the thermoelectric performance,including point defect engineering,texture alignment,and band gap enlargement.Moreover,we highlighted the progress in decreasing thermal conductivity using nanostructures fabricated by solution grown method,ball milling,and melt spinning.Lastly,we employed modeling analysis to uncover the principles of anisotropy behavior and the achieved enhancement in Bi_2Te_3,which will enlighten the enhancement of thermoelectric performance in broader materials 相似文献

介绍了S波段强流相对论速调管放大器(RKA)双间隙输出腔高频系统的设计,并利用3维粒子模拟程序模拟和优化了短脉冲强流相对论调制电子束经过双间隙输出腔后的微波提取。在束压640 kV、束流6 kA、基波调制深度80%的条件下,模拟得到功率为1.1 GW的微波,频率约为2.85 GHz,效率28%。在高频分析和粒子模拟的基础上进行了实验研究,实验中采用束压640 kV、束流6 kA的环行电子束,经过优化调节RKA参数,在中间腔后得到了约4.6 kA的基波调制电流,加上双间隙提取腔后从该RKA获得了频率为2.9 GHz、功率为1 GW、脉宽22 ns的输出微波,束波转换效率26%。 相似文献

The method of complex function and the method of Green‘s function are used to investigate the problem of SH-wave scattering by radial cracks of any limited length along the radius originating at the boundary of an elliptical hole, and the solution of dynamicstress intensity factor at the crack tip was given. A Green‘s function was constructed for the problem, which is a basic solution of displacement field for an elastic half space containing a half elliptical gap impacted by anti-plane harmonic linear source force at any point of its horizontal boundary. With division of a crack technique, a series of integral equations can be established on the conditions of continuity and the solution of dynamic stress intensity factor can be obtained. The influence of an elliptical hole on the dynamic stress intensity factor at the crack tip was discussed. 相似文献

基于微机电(MEMS)惯性仪表构成的微惯性测量装置(MIMU),其系统噪声特性不确定,影响了卡尔曼滤波器收敛过程,从而对MIMU/GPS组合系统性能产生不利影响.将鲁棒H∞滤波技术应用于该组合系统,确定了一种H∞滤波求解方法,给出了滤波器的推导步骤.该算法虽不具备最优滤波特性,但却具有更好的稳定性和鲁棒性.通过仿真实验,确定了H∞滤波器中的性能因子γ具体数值,使滤波器在可接受的估计精度下具有最佳鲁棒效果,它能在复杂的噪声环境下很好地估计出MIMU的主要误差,验证了H∞滤波对于噪声的不敏感程度和鲁棒性,提高了MIMU/GPS这类组合导航系统整体性能. 相似文献

利用火焰喷涂重熔方法制备了Ni基WC复合涂层,并进行了耐磨性能试验研究.通过扫描电子显微镜观察涂层磨损后的表面形貌,分析了WC体积分数、颗粒分布均匀性、包裹粉颗粒尺寸对涂层耐磨性的影响.结果表明:涂层硬度和耐磨性随着WC体积分数增加而提高,当WC体积分数过高时,降低了涂层致密性,其硬度和耐磨性反而有所下降;聚乙二醇(PEG)400+PEG2000+无水乙醇混粉方式的WC颗粒分布最均匀,降低了涂层磨损量;加入相同体积分数的亚微米级WC所制备的涂层耐磨性较微米级WC所制备的涂层耐磨性好.
