利用电子束沉积技术在玻璃衬底上制备了IWO( In2O3∶WO3)薄膜和SiO2缓冲层,并将SiO2缓冲层对IWO薄膜性能的影响作了探究.SiO2缓冲层在室温生长.SIMS测试表明:SiO2缓冲层能有效阻挡浮法玻璃中的杂质进入到IWO薄膜.实验获得的具有SiO2阻挡层的IWO薄膜的电子迁移率μ~54.5 cm2·V-1·s-1,电阻率p ~5.86×10-4Ω,cm,电子载流子浓度n~ 1.95×1020 cm-3,400~1600nm砌光谱区域内的平均透过率~76;. 相似文献

In this paper a new dynamic system with integer and fractional order is investigated. It is shown that determining the effect of quadratic coefficients to the systematic structure can be converted to determining that of coefficients of the linear part. Under some parametric conditions, the system can produce chaotic attractors similar as Lorenz attractor. A constructive theorem is proposed for generalized synchronization related to the fractional-order chaotic system and an application of this new system is demonstrated. 相似文献

采用光荧光谱(PL)和光调制反射谱(PR)的方法,研究了由Si3N4、SiO2电介质盖层引起的无杂质空位(IFVD)诱导的InGaAsP四元化合物半导体多量子阱(MQWs)结构的带隙蓝移。实验中Si3N4、SiO2作为电介质盖层,用来产生空位,再经过快速热退火处理(RTA)。实验结果表明:多量子阱结构带隙蓝移和退火温度、复合盖层的组合有关。带隙蓝移随退火温度的升高而加大。InP、Si3N4复合盖层产生的带隙蓝移量大于InP、SiO2复合盖层。而InGaAs、SiO2复合盖层产生的带隙蓝移量则大于InGaAs、Si3N4复合盖层。同时,光调制反射谱的测试结果与光荧光测试的结果基本一致,因此,PR谱是用于测试带隙变化的另一种方法。 相似文献

They include hydrogen plasma pretreatment, deposition of a p-type doped layer, i-a-Si:H or μc-Si:H covering layer between solar cells. Hexagonal β-NaYF4 co-doped with Yb3+ and Er3+ is directly synthesized under mild conditions using a hydrothermal method.The variation of the ratio of Ln3+ to F-and ethylenediaminetetraacetic acid(EDTA) causes the shape of the microcrystal to change from microplate to microcolumn.The NaYF4 powder is mixed with polydimethylsiloxane(PDMS) to create an up-converter for thin film amorphous silicon solar cells so as to evaluate the effectiveness of the synthesized material as an up-converter.In order to overcome the difficulty in measuring the effectiveness of up-conversion material,a new method of using near infrared illumination to measure the short circuit current densities of solar cells both with and without up-converters is developed.An up-converter with pure hexagonal NaYF4:Yb3+/Er3+ microcrystal produces a high current output.Emission intensity data obtained by photoluminescence suggest that pure hexagonal NaYF4:Yb3+/Er3+ microcrystals are more efficient than nanocrystals when used as up-converting phosphors. 相似文献

Phosphorous-doped hydrogenated nanocrystalline silicon oxide(n-nc-SiO_x:H) films are prepared via radio frequency plasma enhanced chemical vapor deposition(RF-PECVD). Increasing deposition power during n-nc-SiO_x:H film growth process can enhance the formation of nanocrystalline and obtain a uniform microstructure of n-nc-SiO_x:H film. In addition,in 20 s interval before increasing the deposition power, high density small grains are formed in amorphous SiO_x matrix with higher crystalline volume fraction(I_c) and have a lower lateral conductivity. This uniform microstructure indicates that the higher Ic can leads to better vertical conductivity, lower refractive index, wider optical band-gap. It improves the back reflection in a-Si:H/a-SiGe:H tandem solar cells acting as an n-nc-SiO_x:H back reflector prepared by the gradient power during deposition. Compared with the sample with SiO_x back reflector, with a constant power used in deposition process,the sample with gradient power SiO_x back reflector can enhance the total short-circuit current density(Jsc) and the initial efficiency of a-Si:H/a-SiGe:H tandem solar cells by 8.3% and 15.5%, respectively. 相似文献
