The influence of reactor pressure on GaN layers grown by hydride vapour phase epitaxy (HVPE) is investigated. By decreasing the reactor pressure from0. 7 to 0.5 mm, the GaN layer growth mode changes from the island-like one to the step flow. The improvements in structural and optical properties and surface morphology of GaN layers are observed in the step flow growth mode. The results clearly indicate that the reactor pressure, similarly to the growth temperature, is One of the important parameters to influence the qualities of GaN epilayers grown by HVPE, due to the change of growth mode. 相似文献

This paper proposes an alternative scheme for generating four-photon W state via cavity QED. The scheme bases on the resonant interaction of a A-type three level atom with two bimodal cavities. The detection of atom collapses the cavity to the desired state. Comparing with previous schemes, the advantage of this scheme is that the interaction time can be greatly shortened since it uses the resonant interaction between atom and cavities. A high-repetition-rate eye-safe optical parametric oscillator (OPO), using a non-critically phase-matched KTP crystal intracavity pumped by a passively Q-switched Nd:GdVO4/Cr^4+ :YAG laser, is experimentally demonstrated. The conversion efficiency for the average power is 7% from pump diode input to OPO signal output and the slope efficiency is up to 10.3%. With an incident pump power of 7,3 W, the compact intracavity OPO (IOPO) cavity, operating at 15 kHz, produces an average power of 0.57 W at 1570 nm with a pulse width as short as 6 ns. We present a simple but effective method for small-angle measurement based on optical feedback interferometry (or laser self-mixing interferometry). The absolute zero angle can be defined at the biggest fringe amplitude point, so this method can also achieve absolute angle measurement. In order to verify the method, we construct an angle measurement system. The Fourier-transform method is used to analysis the interference signal. Crystal Si were implanted with different doses of C+ from 1011 to 1017 cm-2 at an energy of 50 keV. β-SiC precipitates were formed by thermal annealing at 1050 ℃ for 1 h and porous structures were prepared by electrochemical anodization. Under the excitation of ultraviolet, the samples, with C+ dose ≥1015 cm-2 have intense blue emission which is stronger than the photoluminescence (PL) intensity of reference porous silicon (PS), and increases as C+ dose increases; the samples with C+ dose ≤1014 cm-2 show similar PL spectra to those of PS. The blue peak intensity in PL spectra is correlated with the TO phonon absorption strength of β-SiC in infrared absorption spectra. The transmission electron microscopy study shows that the blue peak is also correlated with the microstructures. Because porous β-SiC is nanometer in size, it is suggested that the quantum confinement effect be responsible for the blue light emission. 相似文献
