Copper as an electron trap in GaAs0.6P0.4

An electron trap having an energy level of 0.14 eV from the conduction band edge was found in the bulk of copper-diffused VPE-grown n-GaAs_0.6P_0.4 by conventional DLTS measurements and by pulse-duration dependent capacitance amplitude measurements. The capture cross section at room temperature is about 1.0×10^–21 cm² and has a weak temperature dependence. These properties are attributed to a non-repulsive center having a capturing mechanism which involves multiphonon emission processes with hardly any lattice relaxation. Evolution of the spatial distributions of the traps with time under junction electric field were studied. The results suggest that the trap is positively charged and has a high diffusivity under electric field. The center can thus be identified as positively charged interstitial copper ion rather than some form of copper complexes.     

准弹性激光光散射在血细胞检测中的应用

本文利用准弹性激光散射法和细胞电泳法对不同哺乳动物的红细胞,淋巴细胞、粒细胞进行检测,结果表明在一定条件下,不同类型的血细胞平均电泳速度有明显差别。这一结果为光散射法应用于血细胞检测提供了可能性。     

非线性热晕效应自适应光学位相补偿

采用已建立的一套较完整的包括真实自适应光学位相补偿系统仿真的高能激光大气传输的数值模拟程序，对非线性热晕应相偿进行了计算。分析了非线性热晕效应位相补偿不稳定性的基本特征。     

The properties of one-dimensional quasiperiodic lattice's phonon spectrum

A numerical method with renormalization group transformation is used to study the scaling properties of phonon spectrum and its relevant state of one-dimensional quasiperiodic lattice which is constructed by reduced map. We find that the phonon spectrum at finite gaps' edges in the binary chain Fibonacci model is a Cantor-like set spectrum. The spectrum is singularly continuous and the state is a critical state.

探测超声微振动的激光外差干涉仪

激光超声是一项新兴的技术，可应用于非接触检测。本文作者研制的探测超声微振动的激光外差干涉仪，该装置具有结构简单，不必采用复杂的反馈回路，只要采用简单的滤波就可以消除外界环境引起的干扰，更重要的是它的测量结果与干涉仪的初相无关，为实际应用提供了很大方便。     

Si1-xCex/Si量子阱发光材料制备及特性研究

在si(100)衬底上用分子束外延成功生长了Si_(1-x)Ge_x/si量子阱发光材料,发现在生长过程中背景杂质含量直接影响材料的发光特性,用光致发光(PL)和卢瑟福背散射(RBS)对样品质量进行标定。在PL测量中观察到合金量子阱带边激子分辨峰,并对发光峰能和峰宽作了讨论。 关键词：     

On the least primitive root in number fields

Let K be an algebraic number field and $ \mathfrak{O} $ _K its ring of integers. For any prime ideal $ \mathfrak{p} $ , the group $ (\mathfrak{O}_K /\mathfrak{p})* $ of the reduced residue classes of integers is cyclic. We call any element of a generator of the group $ (\mathfrak{O}_K /\mathfrak{p})* $ a primitive root modulo $ \mathfrak{p} $ . Stimulated both by Shoup’s bound for the rational improvement and Wang and Bauer’s generalization of the conditional result of Wang Yuan in 1959, we give in this paper a new bound for the least primitive root modulo a prime ideal $ \mathfrak{p} $ under the Grand Riemann Hypothesis for algebraic number field. Our results can be viewed as either the improvement of the result of Wang and Bauer or the generalization of the result of Shoup.     

D→Klv～l衰变过程的研究

Multiwavelength Raman fiber lasers with equalized peak power using a sampled chirped fiber Bragg grating

Two novel multiwavelength Raman fiber lasers using a ring cavity and a linear cavity are proposed and demonstrated experimentally. Both laser configurations include a sampled chirped fiber Bragg grating used in the reflection mode. By adjusting the polarization controller (PC) in the cavities, up to ten stable lasing wavelengths with 0.8 nm spacing and equalized peak power are achieved at room temperature. It is observed that the output spectrum depends upon which port of the grating is connected to the cavity. These two fiber ring lasers offer advantages such as, stable room temperature operation, simple structure, low loss, multiwavelength lasing lines with moderate output power.
