Continuous wave operation of a semiconductor laser diode based on five stacks of InAs quantum dots (QDs) embedded within strained InGaAs quantum wells as an active region is demonstrated. At room temperature, 355-Mw output power at ground state of 1.33-1.35μm for a 20-μm ridge-waveguide laser without facet coating is achieved. By optimizing the molecular beam epitaxy (MBE) growth conditions,the QD density per layer is raised to 4 × 1010 cm-2. The laser keeps lasing at ground state until the temperature reaches 65 ℃.  相似文献

合成了两种末端碳锭长度不同的水杨醛类希夫碱N-十二烷基(2-羟基-5-硝基苯甲亚胺)和N-十六烷基(2-羟基-5-硝基苯甲亚胺),研究了它们在气-液界面上的成膜性能,并通过紫外、荧光、红外显微镜等光谱手段对它们在LB膜上的性能进行了表征。实验结果表明两种希夫碱分子在LB膜中都形成了J-聚体,末端碳链较长的希夫碱 成膜性能相对较好,并且在膜上也能光致发光,但希夫碱分子的LB膜存在一定的缺陷。  相似文献

采用工业PC机与可编程控制器、示波器、直流仪等设备设计了避雷器电阻片测试系统,阐述了本系统的控制流程及逻辑关系,用图形化编程语言编写了上位机软件,完成了避雷器电阻片在 U1mA及0.75U1mA下的漏电流等参数的测试,并对电阻片测试过程中的电压峰值、电流峰值进行采集存储,还存储了电阻片在整个测试过程中的能量,方便以后对测试过程中损坏的阀片进行能量、电流峰值、电压峰值方面的分析,对系统进行了初步的试验,结果表明该系统运行效果良好,实现了避雷器电阻片出厂前的测试,提高了测试效率。  相似文献

Electrochemical polymerization of alizarin on glassy carbon electrode (GCE) was carried out in acidic solution by cyclic voltammetry (CV), and the polymerization process was monitored by electrochemical quartz crystal microbalance (EQCM). A possible mechanism concerning the polymerization of alizarin was also proposed in this work. The as-synthesized poly(alizarin) was characterized by scanning electron microscopy (SEM) and electrochemical impedance spectroscopy (EIS). The study on electrode reaction process shows that the electrode reaction of poly(alizarin) is controlled by diffusion. Finally, the activation energy (E a) of the electrode reactions of poly(alizarin) was obtained according to the temperature dependence of the redox peak currents.  相似文献

The ratio of pairing-energy coefficient to temperature(a_p/T)of neutron-rich fragments produced in spallation reactions has been investigated by adopting an isobaric yield ratio method deduced in the framework of a modified Fisher model.A series of spallation reactions,0.5A and 1A Ge V~(208)Pb+p,1A Ge V~(238)U+p,0.5A Ge V~(136)Xe+d,0.2A,0.5A and 1A Ge V~(136)Xe+p,and~(56)Fe+p with incident energy ranging from 0.3A to 1.5A Ge V,has been analysed.An obvious odd-even staggering is shown in the fragments with small neutron excess(I≡N-Z),and in the relatively small-A fragments which have large I.The values of a_p/T for the fragments,with I from 0 to36,have been found to be in a range from-4 to 4,and most values of a_p/T fall in the range from-1 to 1.It is suggested that a small pairing-energy coefficient should be considered in predicting the cross sections of fragments in spallation reactions.It is also concluded that the method proposed in this article is not good for fragments with A/A_s85%(where A_(s )is the mass number of the spallation system).  相似文献

As an important candidate for novel infrared semiconductor lasers, the optical properties of GaAsSb‐based multiple quantum wells (MQWs) are crucial. The temperature‐ and excitation power‐dependent photoluminescence (PL) spectra of the GaAs0.92Sb0.08/Al0.2Ga0.8As MQWs, which were grown by molecular beam epitaxy, were investigated and are detailed in this work. Two competitive peaks were observed from 40 K to 90 K. The peak located at the low‐energy shoulder was confirmed to be localized states emission (LE) and the high‐energy side peak was confirmed to be free‐carrier emission by its temperature‐dependent emission peak position. It is observed that the LE peak exhibited a blueshift with the increase of laser excitation power, which can be ascribed to the band filling effect of localized states. Our studies have great significance for application of GaAsSb‐based MQWs in infrared semiconductor lasers.

This paper investigates the problem of trajectory tracking control for quadrotor unmanned aerial vehicle (UAV) in the presence of dynamic obstacles and external disturbance forces/torques. More specifically, two new sliding mode disturbance observers are firstly designed to estimate the external disturbances, in which the observation errors can converge to zero in finite time. Furthermore, utilizing the observation information, a new sliding mode surface-like variable-based position tracking control scheme and a novel nonsingular terminal sliding mode-based attitude synchronization control scheme are developed to drive the UAV tracking the reference trajectory with obstacle avoiding. Moreover, the tracking errors of the close-loop control system can converge to zero within finite time by the analyses of Lyapunov methodology. Finally, the numerical simulation results are presented to illustrate the effectiveness of the proposed control schemes.  相似文献

利用半导体光放大器增益饱和数学模型,第一次分析了基于单个半导体放大器进行光标签提取的节点性能.通过对半导体光放大器的参量分析和优化,仿真显示,对于标签速率2.5 Gb/ s 、净荷速率40 Gb/s 的光分组包,提取的标签消光比可达到13 dB.  相似文献

The positive z direction relative light extraction efficiency of GaN light-emitting diodes with microstructure slab is calculated by three-dimensional finite-difference time-domain method, where the microstructure slab consists of a graphite lattice of pillars. The results show that the two-dimensional graphite-arranged pillars suppress light extraction. When there is a thick pillar in the middle of the pillars, the structure can enhance light extraction of the light-emitting diodes. The tower-like pillars, which are thin on the top of the pillars and thick on the bottom of the pillars, benefit the light extraction when the angle of the tower-like pillars is proper.  相似文献
