采用基于密度泛函理论(DFT)的总体能量平面波超软赝势方法,结合广义梯度近似(GGA),对Cu掺杂AlN 32原子超原胞体系进行了几何结构优化,计算了Cu掺杂AlN的晶格常数,能带结构,电子态密度和光学性质.结果表明,Cu掺杂AlN会产生自旋极化状态,能带结构显示半金属性质,掺杂后带隙变窄,长波吸收加强,能量损失明显减小.同传统的稀磁半导体(DMS)相比,Cu掺杂AlN不会有铁磁性沉淀物的问题,因为Cu本身不具有磁性.因而,Cu掺杂的AlN也许是一种非常有前途的稀磁半导体. 关键词: AlN 第一性原理 铁磁性 光学性质  相似文献

GaN/In_xGa_(1-x)N型最后一个量子势垒结构能有效提高发光二极管(LED)器件内量子效率,缓解LED效率随输入电流增大而衰减的问题.本文综述了该结构及其结构变化——In组分梯度递增以及渐变、GaN/In_xGa_(1-x)N界面极化率改变等对改善LED器件性能的影响及优势,归纳总结了不同结构的GaN/In_xGa_(1-x)N型最后一个量子垒的工作机理,阐明极化反转是该结构提高LED性能的根本原因.在综述该结构发展的基础之上,通过APSYS仿真计算,进一步探索和深入分析了该结构中In_xGa_(1-x)N层的In组分及其厚度变化对LED内量子效率的影响.结果表明:In组分的增加有助于在GaN/In_xGa_(1-x)N界面产生更多的极化负电荷,增加GaN以及电子阻挡层处导带势垒高度,减少电子泄漏,从而提高LED的内量子效率;但GaN/In_xGa_(1-x)N型最后一个量子势垒中In_xGa_(1-x)N及GaN层厚度的变化由于会同时引起势垒高度和隧穿效应的改变,因而In_xGa_(1-x)N和GaN层的厚度存在一个最佳比值以实现最大化的减小漏电子,提高内量子效率.  相似文献

By cascading the long period fiber grating (LPFG) and fiber Bragg grating (FBG) in grapefruit microstructured fiber, a novel dual-period fiber grating sensor is proposed. The refractive index and temperature are measured simultaneously by using the different sensitivity of FBG and LPFG. The relationship between dual-period fiber grating transmission spectrum and refractive index, resonant wavelengths and temperature are analyzed theoretically, respectively. The simulation results show that the accuracy of the sensor in measuring refractive index and temperature is estimated to be 2319.6 nm/RIU in a range from 1.33 to 1.36 and 0.017 nm/°C from 0 °C to 100 °C, respectively. Thus, the sensor has high refractive index sensitivity, and can provide the theoretical foundation for the optical fiber biosensor.  相似文献

The mechanical and damping properties of blends of ethylene-vinyl acetate rubber (VA content >40% wt) (EVM)/ethylene-propylene-diene copolymer (EPDM) and EVM/nitrile butadiene rubber (NBR), both with 1.4 phr BIPB (bis (tert-butyl peroxy isopropyl) benzene) as curing agent, were investigated by dynamic mechanical analysis (DMA). The effect of added polyvinyl chloride (PVC), amido donor N-cyclohexyl-2-benzothiazole sulfonamide (CZ), and dicumyl peroxide (DCP) as a substitute curing agent, on the damping and mechanical properties of both rubber blends were studied. The results showed that in EVM/EPDM/PVC blends, EPDM was immiscible with EVM and could not expand the damping range of EVM at low temperature. PVC was miscible with EVM and dramatically improved the damping property of EVM at high temperature while keeping good mechanical performance. In EVM/NBR/PVC blends, PVC was partially miscible with EVM/NBR blends and remarkably widened the effective damping temperature range (EDTR) from 41.1°C for EVM/NBR to 62.4°C. Curing agents BIPB and DCP had a similar influence on EVM/EPDM blends. DCP, however, dramatically raised the height of tan δ peak of EVM/NBR = 80/20 and expanded its EDTR to 64.9°C. CZ had no obvious influence on the EVM/EPDM blends cured with BIPB. However, a small content of CZ enlarged the tan δ peak of EVM/NBR = 80/20 in both height and width, but at the cost of a deterioration of mechanical performance.  相似文献

This paper describes measurements of a vibrating object with rough surface by the time-averaged method of holography using a newly designed optically addressed liquid crystal spatial light modulator with a resolution of 102 lp/mm and a diffraction efficiency of 16%. An object vibrating faster than several tens of Hz could be visualized. The pattern obtained by the method provides the locus of vibrating nodes. The advantage of this method is that a high contrast pattern of a vibrating object can be imaged in near-real-time, although the sensitivity of vibration is decreased.  相似文献

One of the porphyrin derivatives, meso-tetraphenylporphyrin (TPP), has been synthesized and examined as an emitter material (EM) for efficient fluorescent red organic light-emitting diodes (OLEDs). By inserting a tungsten oxide (WO3) layer into the interface of anode (ITO) and hole transport layer N,N′-Di-[(1-napthyl)-N,N′-diphenyl]-(1,1′-biphenyl)-4,4′-diamine (NPB) and by using fullerene (C60) in contact with a LiF/Al cathode, the performance of devices was markedly improved. The current density–voltage–luminance (JVL) characterizations of the samples show that red OLEDs with both WO3 and C60 as buffer layers have a lower driving voltage and higher luminance compared with the devices without buffer layers. The red OLED with the configuration ITO/WO3 (3 nm)/NPB (50 nm)/TPP (60 nm)/BPhen (30 nm)/C60 (5 nm)/LiF (0.8 nm)/Al (100 nm) achieved the high luminance of 6359 cd/m2 at the low driving voltage of 8 V. At a current density of 20 mA/cm2, a pure red emission with CIE coordinates of (0.65; 0.35) is observed for this device. Moreover, a power efficiency of 2.07 lm/W and a current efficiency of 5.17 cd/A at 20 mA/cm2 were obtained for the fabricated devices. The study of the energy level diagram of the devices revealed that the improvement in performance of the devices with buffer layers could be attributed to lowering of carrier-injecting barrier and more balanced charge injection and transport properties.  相似文献

Introducing the top partner is a common way to cancel the largest quadratically divergent contribution to the Higgs mass induced by the top quark. In this work, we study single top partner production in the tZ channel at eγ collision in the littlest Higgs model with T-parity(LHT). Since it is well known that polarized beams can enhance the cross section, we analyze the signal via polarized electron beams,and photon beams. we have selected two decay modes for comparison, based on the leptonic or the hadronic decays of the W and Z from the top partner. We then construct a detailed detector simulation, and choose a set of cuts to enhance signal significance. For mode A(B), the capacity for exclusion in this process at s~(1/2)=3TeV is comparable to the current experimental limits with L=1000(500) fb~(-1). If the integrated luminosity can be increased to 3000 fb~(-1), the top partner mass+mTcan be excluded up to 1350(1440) GeV at 2σ level. We also considered the initial state radiation effect, and find that this effect reduces the excluding ability of the eγ collision on the the top partner mass by approximately 10 GeV. Moreover, the ability to exclude the LHT parameter space at eγ collision complements the existing research.  相似文献

针对北京正负电子对撞机II期(BEPC II)直线加速器升级改造过程中束流位置探测器(BPM)电子学对外部触发信号的需求,设计了一台高精度延时控制、上升时间短和参数灵活调节的数字延时触发器。采用FPGA(现场可编程门阵列)作为主控制器展开设计,重点介绍了基于FPGA的边沿检测模块和多通道延时处理模块的设计与仿真,描述了FPGA和驱动电路的设计方案以及在直线加速器上的应用。经测试,延时可调范围4 ns~4 μs,最小步进4 ns,步进误差0.125%;上升时间2 ns,延时抖动135.4 ps。  相似文献

In this paper we study dynamical CPT-violation in the neutrino sector as induced by the dark energy of the universe. Specifically we consider a dark energy model where the dark energy scalar derivatively interacts with the right-handed neutrinos. This type of derivative coupling leads to cosmological CPT-violation during the evolution of the background field of the dark energy. We calculate the induced CPT-violation of left-handed neutrinos and find that the CPT-violation produced in this way is consistent with the present experimental limit and sensitive to future neutrino oscillation experiments such as the neutrino factory.
