Energy levels in doped SiGe quantum well studied by admittance spectroscopy

SiGe/Si quantum wells (QWs) with different Boron doping concentrations were grown by molecular beam epitaxy (MBE) on p-type Si(1 0 0) substrate. The activation energies of the heavily holes in ground states of QWs, which correspond to the energy differences between the heavy hole ground states and Si valence band, were measured by admittance spectroscopy. It is found that the activation energy in a heavily doped QW increases with doping concentration, which can be understood by the band alignment changes due to the doping in the QWs. Also, it is found that the activation energy in a QW with a doping concentration of 2 × 10²⁰ cm⁻³ becomes larger after annealing at a temperature of 685 °C, which is attributed to more Boron atoms activation in the QW by annealing.     

聚甲基丙烯酸甲酯掺杂Ce3+的飞秒激光三维信息存储

用飞秒激光(200 fs,1 kHz,800 nm)脉冲在掺杂稀土离子Ce3 的聚甲基丙烯酸甲酯(PMMA)膜中进行了光存储实验研究,包括对样品的吸收光谱、激光照射前后的电子旋转共振(Electron spin resonance,ESR)光谱的测量和讨论。结果表明掺杂稀土离子Ce3 的聚甲基丙烯酸甲酯膜具有较低的写入阈值,有利于高速、并行的三维光存储。实验结果采用传统光学显微镜并行读出。给出了四层存储结果(点间距和层间距分别是4μm和16μm),并讨论了脉冲能量的大小对空腔尺寸的影响,进行高密度存储时,在保证读出信号灰度值足够大的情况下,应选择尽量小的激光脉冲写入能量。实验结果表明这种材料可以应用于三维光信息存储。     

Weak and Strong Solutions for the Stokes Approximation of Non-homogeneous Incompressible Navier-Stokes Equations

In this paper,the Dirichlet problem of Stokes approximate of non-homogeneous incompressibleNavier-Stokes equations is studied.It is shown that there exist global weak solutions as well as global andunique strong solution for this problem,under the assumption that initial density ρ_0(x)is bounded away from0 and other appropriate assumptions(see Theorem 1 and Theorem 2).The semi-Galerkin method is applied toconstruct the approximate solutions and a prior estimates are made to elaborate upon the compactness of theapproximate solutions.     

微量元素制剂辅助治疗复发性口疮疗效观察

报道了１０３例ＲＡＵ患者使用微量元素制剂辅助治疗的临床疗效观察。将两个实验组分别与对照组比较。结果显示：应用锌、铁制剂辅助雷公藤、复方丹参等治疗的实验组Ｉ效果优于雷公藤、复方丹参对照组（Ｐ〈０．０１），而仅用锌、铁制剂治疗的实验组Ⅱ临床效果比对照组差（Ｐ〈０．０１），但锌、铁制剂有改善ＲＡＵ临床症状作用，而不能较好地控制其复发。

本文用顶空气相色谱法，以ＧＤＸ－１０１为固定相，测定了延生护宝液中甲醇残留量，方法的回收率在８５．９％－１０１．６％之间，变异系数０．３％，最小检出量１．０ｍｇ／Ｌ。
