Laser lift-off (LLO) technology is successfully used to prepare GaN-based TEM cross-sectional specimens. Detailed procedures of the method to prepare the specimens are demonstrated. Large thin areas suitable for TEM analysis were obtained. TEM images of the resulting GaN interface are studied, and the changes in structural quality are confined to approximately the first 250 nm of the epilayer. Clear TEM images of the whole epilayer and the InGaN quantum wells and the HRTEM images of the superlattice layer are demonstrated, showing that LLO is a quick and ideal method to study the crystal structure of the epilayer, especially if only the upper layers are of interest. 相似文献

We report on the coherent optical excitation of electron spin polarization in the ground state of charged GaAs quantum dots via an intermediate charged exciton (trion) state. Coherent optical fields are used for the creation and detection of the Raman spin coherence between the spin ground states of the charged quantum dot. The measured spin decoherence time, which is likely limited by the nature of the spin ensemble, approaches 10 ns at zero field. We also show that the Raman spin coherence in the quantum beats is caused not only by the usual stimulated Raman interaction but also by simultaneous spontaneous radiative decay of either excited trion state to a coherent combination of the two spin states. 相似文献

The efficient improvement of laser beam quality is demonstrated by coherent combining of two Nd:YVO4 lasers in an improved Michelson cavity. When the two lasers are separately operated with beam qualities of M(x)2 = 1.74 and M(y)2 = 1.34 for laser 1 and M(x)2 = 1.53 and M(y)2 = 1.39 for laser 2, by coherent combining of the two lasers, a single beam output exceeding 2 W with a nearly perfect TEM00 mode (M(x)2 = 1.08, M(y)2 = 1.04) is obtained. Moreover, it can withstand environmental perturbations with no change in beam quality or output power and has the potential for scaling to much higher output power with high beam quality by coherent addition of multiple lasers in this configuration. 相似文献

The reaction of 1,3,5-cis-triazidocyclohexane with the electron-rich tris(dialkylamino)phosphines P(NMe(2))(3) (1) and N(CH(2)CH(2)NMe)(3)P (2b) in acetonitrile for 3 h furnished the corresponding tris-phosphazides 1,3,5-cis-(R(3)PN(3))(3)C(6)H(9), 3a (R(3)P = 1) and 3b (R(3)P = 2b), in 90% and 92% yields, respectively. The same reaction with the relatively electron-poor tris(dialkylamino)phosphine MeC(CH(2)NMe)(3)P (4) for 2 days gave the tris-iminophosphorane, 1,3,5-cis-(R(3)PN)(3)C(6)H(9), 5a (R(3)P = 4), in 60% yield. Compound 3b is a thermally stable solid that did not lose dinitrogen when refluxed in toluene for 24 h or when heated as a neat sample at 100 degrees C /0.5 Torr for 10 h. By contrast, tris-phosphazide 3a decomposed to the tris-iminophosphorane 1,3,5-cis-(R(3)PN)(3)C(6)H(9), 5b (R(3)P = 1), in 3 h in quantitative yield upon heating to 100 degrees C in toluene. Factors influencing the formation of the phosphazides or the iminophosphoranes in these reactions are discussed. The reaction of 3b with 4 equiv of benzoic acid gave [N(CH(2)CH(2)NMe)(3)P=NH(2)]PhCO(2) ([6bH]PhCO(2)) in quantitative yield along with benzene (56% yield) and dinitrogen. The same reaction with 3a gave [(Me(2)N)(3)P=NH(2)]PhCO(2) ([7aH]PhCO(2)) (quantitative yield), benzene (15% yield), and dinitrogen(.) Treatment of [6bH]PhCO(2) with KO(t)Bu afforded N(CH(2)CH(2)NMe)(3)P=NH (6b) in 40% overall yield. Compound 6b upon treatment with PhCH(2)CH(2)Br produced [6bH]Br in 90% yield along with styrene. The new compounds were characterized by analytical and spectroscopic methods, and selected compounds (3b, 5a, and [6bH]Br) were structured by X-ray crystallography. A special feature of 3b is its capability to function as a starting material for 6b, which was not accessible by other synthetic routes. 相似文献

This paper presents a new approach to utilize ultrashort pulsed laser for optical diagnostics with numerical simulations. The method is based on the use of ultrafast pulses with a pulsewidth selected according to the probed medium's radiative property and/or size. Our previous work in nonhomogeneous media has shown that the resulting time-resolved reflectance signal will have a unique characteristic: it will show a direct correlation of ballistic photon travel time and interface location, which is in between different layers or nonhomogeneous regions. The premise is based on utilizing the medium's structural information carried by the ballistic and snake photons without being masked by the diffuse photons. In this study, the space-time correlation is further explored in the case of minimally scattered photons from a large scattering coefficient core region embedded within a less-scattering medium. Time-resolved reflectance signals of the single scattering core and multiple scattering cores within a three-dimensional medium demonstrate the concept and illustrate the additional effect due to the scattered photons from the core region. A unique temporal signal profile's correlation at various detector positions with respect to the scattering core is explained in detail. The result has important implications. This approach will lead to a much simpler and more precise determination of the probed medium's composition or structure. Due to the large computational requirement to obtain the physical details of the light pulse propagation inside highly scattering multi-dimensional media, the reverse Monte-Carlo method is used. The potential applications of the method include non-destructive diagnostics, optical imaging, and remote sensing of underwater objects. 相似文献

We report on the optical spectroscopy of a series of ZnO/(Zn, Mg)O quantum wells of different widths, using time-resolved photoluminescence. The samples were grown by molecular beam epitaxy on ZnO templates, themselves deposited on sapphire substrates. The barriers consist of Zn0.78Mg0.22O layers. The presence of large internal electric fields in these quantum wells results in a competition between quantum confinement and the quantum confined Stark effect as the quantum well width is varied. A transition energy lying 0.5 eV below the ZnO excitonic gap was observed for the widest of our wells. The PL spectra of the wide quantum wells were obtained using time-integrated photoluminescence, taking a great care with screening effects induced by their very slow dynamics. The effect of the built-in electric field on the excitonic properties was investigated. The excitonic fine structure is shown to depend strongly on the enhancement or suppression of the exchange interaction as a function of the quantum well width. 相似文献

A high power continuous-wave (CW) diode-pumped Nd:YAG laser operated in heat capacity mode is demonstrated by use of two identical highly efficient diode-pumped laser heads placed in a plane-plane resonator. The laser heads are uniformly pumped with a five-fold symmetrical side-pumping configuration,and each head is able to output maximum output power of 2200 W at 808 nm. Under a total pump power of 4290 W, the output power of the laser at 1064 nm is up to 2277 W, corresponding to an optical-to-optical efficiency of 53.1%. 相似文献
