Design, structure growth, fabrication, and characterization of high performance AlGaN-based metal–semiconductor–metal (MSM) photodetectors (PD) are reported. By incorporating AlN nucleation and buffer layers, the leakage current density of GaN MSM PD was reduced to 1.96 × 10−10 A/cm2 at a 50 V bias, which is four orders of magnitude lower compared to control devices. A 229 nm cut-off wavelength, a peak responsivity of 0.53 A/W at 222 nm, and seven orders of magnitude visible rejection was obtained from Al0.75Ga0.25N MSM PD. Two-color monolithic AlGaN MSM PD with excellent dark current characteristics were demonstrated, where both detectors reject the other detector spectral band with more than three orders of magnitude. High-speed measurements of Al0.38Ga0.62N MSM PD resulted in fast responses with greater than gigahertz bandwidths, where the fastest devices had a 3-dB bandwidth of 5.4 GHz. 相似文献

From the aerial parts of Salvia trichoclada Bentham and S. verticillata L. one new and two known phenolic acids, 3-(3',4'-dihydroxyphenyl)-2-hydroxymethyl propionic acid (1), 3-(3',4'-dihydroxyphenyl) lactic acid (2), and rosmarinic acid (3); two flavonoids, apigenin 4'-methyl ether 7-O-glucuronide (4), and luteolin 7-O-beta glucuronide (5); two lupan type triterpene aglycones, lupeol (6), and 30-hydroxylup-20 (29)-en-3-on (7); an oleanane-type triterpene acid, oleanolic acid (8); and an ursan-type triterpene acid, ursolic acid (9) were isolated. The structures of the compounds were elucidated by spectroscopic analysis. Different extracts of the plants were examined for their free radical scavenging activities by DPPH (2,2-Diphenyl-1-picrylhydrazyl) assay. The synthesis of diblock copolymers of poly(N-isopropylacrylamide) (PNIPAM) and poly(vinyl acetate) (PVAc) was performed by macromolecular design via interchange of xanthates (MADIX) process. Following the preparation of methyl (isopropoxycarbonothioyl) sulfanyl acetate (MIPCTSA) as chain transfer agent, it was reacted with vinyl acetate to obtain PVAc macro-chain transfer agent. Then, block copolymerization was completed by successive addition of N-isopropylacrylamide (NIPAM). 1H NMR spectroscopy confirmed the presence of both blocks in the copolymer structure, with the expected composition based on the feed ratio. Size Exclusion Chromatography (SEC) was used to investigate the relative values of molecular characteristics. Only 20% of PVAc was converted to block copolymer. The resultant block copolymer structures were further examined in terms of their morphologies as well as critical micelle concentration (CMC) by using ESEM and Fluorescence Excitation Spectroscopic techniques, respectively. Morphological characterization confirmed amphiphilic block copolymer formation with the existence of mainly ca. 100 nm well distributed micelles. The thermo responsive amphiphilic behavior of the block copolymer solutions were followed by Dynamic Light Scattering (DLS) technique. 相似文献

An innovative, powerful, efficient and relatively rapid method was developed to synthesise various β-aminoketone derivatives from cyclohexanone, substituted aromatic amines and aromatic or hetero-aromatic aldehydes via ultrasound-assisted direct-type catalytic Mannich reaction using bismuth(III) triflate in water. Good yields of the desired β-aminoketones were obtained at room temperature by ultrasound-assisted reaction within 1–2 h. The major advantages of the proposed method are undemanding conditions, easy operation, low toxicity, shorter reaction time, anti selectivity and higher yields in comparison with conventional methods. 相似文献

In order to find the most effective catalyst for the enantioselective reduction of a prochiral ketone, a series of novel β-hydroxyamide derivatives of salicylic acid and chiral amino alcohols were synthesized. Different substituted prochiral ketones have been reduced in high yield (up to 99%) and the corresponding secondary alcohols are formed with good enantiomeric excess (up to 86%). The mechanism of this type of catalyst can be explained by considering the reaction mechanism for the CBS catalyst. 相似文献

Flow and heat transfer characteristics in transition and turbulent regions are studied experimentally and numerically in a horizontal smooth regular hexagonal duct under constant wall temperature boundary condition covering a range of Reynolds number from 2.3 × 103 to 52 × 103. Two types of k-omega (standard and shear stress transport (SST)) and three types of k-ε (standard, renormalization (RNG), and realizable) turbulence model are employed for transition and turbulent regions, respectively. Both average and fully developed Darcy friction factor and Nusselt number are presented as a function of Reynolds number. It is seen that k-omega SST and k-ε realizable turbulence models gave the best agreement with the experimental data in transition and turbulent regions, respectively. All the experimental results are correlated within an accuracy of ±13 % and ±7 % for Nusselt number and Darcy friction factor, respectively. Results obtained in this study are compared with circular duct results using hydraulic diameter. 相似文献

AbstractIn this study, phytochemical composition of Arnebia densiflora (AD) was determined and cytotoxic effects of the n-hexane extract and compounds isolated from this species on various cell lines were investigated. By means of serial chromatographic studies, 6 naphthoquinone derivatives were yielded, which are isovalerylalkannin, α-methyl-n-butyl alkannin, acetylalkannin, β-acetoxy isovalerylalkannin, alkannin and a new compound: 4-hydroxy 4-methyl valeryl alkannin. Structures of the isolated compounds were elucidated using UV, IR, 1D-2D NMR, MS and CD methods. Cytotoxic effects of the extract and isolated alkannins were investigated on L929, HeLa, HEp-2 cells. AD and the isolated compounds demonstrated moderate to strong cytotoxic effects (IC50 range: 4.92-172.35?µg/ml). The results of DNA fragmentation and caspase-3 activity studies on HeLa cells exhibited that AD and the naphthoquinones isolated from it caused cytotoxicity through induction of apoptosis. 相似文献

Present study shows the structural, morphological, optical characterization of sol–gel spin coated ZnO:Al film and investigation of device efficiency of Zn/ZnO:Al/p-Si/Al heterojunction diode structure. X-ray diffraction study indicates that film has hexagonal polycrystalline structure with (002) preferential direction. Atomic force microscope and scanning electron microscope images exhibit that surface of ZnO:Al/p-Si consists of homogenously scattered nanoparticles. The surface roughness of ZnO:Al film is found to be 15.24 nm. The band gap value of ZnO:Al film deposited on glass substrate is calculated to be 3.34 eV. The electrical characterization of Zn/ZnO:Al/p-Si/Al heterojunction structure is made by current–voltage (I–V) and capacitance–voltage (C–V) measurements. From these measurements, the heterojunction structure shows a rectifying behavior under a dark condition. The ideality factor and barrier height of Zn/n-ZnO:Al/p-Si/Al structure are calculated as 3.23 and 0.68 eV. The heterojunction structure have diode characteristic with rectification ratio at 64.4 at +2.0 V in the dark. The results suggest that Zn/ZnO:Al/p-Si/Al heterojunction diode can be successfully used in many optoelectronic applications. 相似文献
