N and P-channel groove-gate MOSFETs based on a self-aligned CMOS process
have been fabricated and characterized. For the devices with channel length
of 140nm, the measured drain induced barrier lowering (DIBL) was 66mV/V for
n-MOSFETs and 82mV/V for p-MOSFETs. The substrate current of a groove-gate
n-MOSFET was 150 times less than that of a conventional planar n-MOSFET.
These results demonstrate that groove-gate MOSFETs have excellent
capabilities in suppressing short-channel effects. It is worth emphasizing
that our groove-gate MOSFET devices are fabricated by using a simple process
flow, with the potential of fabricating devices in the sub-100nm range. 相似文献

Femtosecond-laser field-induced ionization and Coulomb explosion of diatomic nitrogen were systematically investigated using
time-of-flight mass and photoelectron spectrometry. Both linearly and circularly polarized femtosecond laser pulses were used
at intensities varying from 5×1013 to 2×1015 W/cm2. Strong N2
+, N2
2+, N+, N2+ and N3+ ion signals were observed for horizontally polarized pulses. Moreover, signals from the atomic ions exhibited a double-peak
structure. Suppression of ionization was observed for circularly polarized pulses, while for vertically polarized pulses,
only N2
+ and N2
2+ ions were observed. The angular distributions of the ions were measured under zero-field conditions in the ionization zone.
The atomic ions N+, N2+ and N3+ exhibited highly anisotropic distributions, with maxima along the laser polarization vector and zeroes normal to the laser
polarization vector. In contrast to the atomic ions, N2
+ exhibited a strong isotropic angular distribution. These observations indicate that dynamic alignment is responsible for
the observed anisotropic angular distribution of the atomic ions. The kinetic energy spectrum of the photoelectrons is featureless
and broad, extending above the ponderomotive potential of the laser pulse. The angular distribution is markedly anisotropic,
with a maximum along the laser polarization vector. These observations further support the notion that the field-ionization
mechanism is dominant under our experimental conditions.

We report an ab initio simulation study of the ultrafast broad bandwidth ultraviolet stimulated resonance Raman spectra (SRRS) of l ‐tyrosine, l ‐tryptophan, and trans‐l ‐tryptophan‐l ‐tyrosine (WY) dipeptide. Two‐pulse one‐dimensional SRRS and three‐pulse two‐dimensional SRRS that reveal inter‐residue and intra‐residue vibrational correlations are simulated using electronically resonant or pre‐resonant pulse configurations that select the Raman signal and discriminate against excited state pathways. Multimode effects are incorporated via the cumulant expansion. The two‐dimensional SRRS technique is more sensitive to residue couplings than spontaneous Raman. 为了抑制偏振态漂移带来的功率变化给传输稳定度造成的影响,设计了一种能够快速补偿偏振变化的频率传输系统。该系统将锁模光作为光源,结合PID控制器反馈调节的原理,利用光功率放大器(EDFA)、起偏器、可变光功率衰减器(VOA)和单片机实现。实验结果表明:该系统能够有效抑制偏振态随着环境改变而发生的漂移,经过10 km传输之后的输出光功率稳定度达到110-5,与自由漂相比提高了200倍。将整个系统应用在光梳频率传输系统中,可以提高系统的鉴相精度,在5 GHz的传输频率上,可以有效消除偏振态变化引入的~50 fs的相位抖动。 相似文献

利用直接沉积法在多孔阳极氧化铝(AAO)材料表面沉积CuCl22H2O水溶液制备纳米花状薄膜,并利用场发射扫描电镜对其形貌进行表征,结合X射线光电子能谱等技术鉴定其成分,结果表明纳米花状薄膜为CuCl2。在室温条件下,测量了样品的光致发光光谱特性,观察到表面有纳米花状CuCl2薄膜的AAO,其激发中心在290 nm,发射中心在415 nm,与基底AAO位置完全相同,但发光强度从127 cd提高到183 cd;对比宏观CuCl2粉末、AAO薄膜的激发和发射光谱,分析认为生长有纳米花状CuCl2的AAO薄膜发光强度提高的原因是该层表面的纳米结构形貌。 相似文献

为实现输油管道阴极保护系统的远程自动化监测与参数集中管理,开发了一种基于GPRS的分布式管道阴极保护参数远程监测系统;设计监测终端检测现场保护点的阴极电位、恒电位仪电压和阴极保护电流,采用GPRS无线网络以TCP/IP方式远传数据至监测中心工控机,实现了分布式多监测点阴极保护状态的在线监测与参数管理;运行测试结果表明,该系统稳定可靠,实现了对多站点、多通道数据的远程集中监测,阴极电位的检测精度达到了0.5%,可满足输油管线阴极保护的远程自动化监测需求。 相似文献
