H2S gas has been used during molecular beam epitaxy (MBE) growth of GaAs and Al x Ga1–x As as sulphur vector forn-type doping. Doping efficiencies are less than 10–3 at usual growth temperatures, and are limited by an incorporation competitive surface process, probably 2Ga+H2SGa2S+H2. In AlxGa1–x As forx0.2 the doping efficiency is further reduced by carrier freeze-out at deep levels. Measured thermal activation energies depend on growth conditions and remain relatively low even up to the direct-indirect bandgap crossover for substrate temperatures in the 585–645 C range.  相似文献

Using the Q representation, we study the disagreement between quantum optical formalism and local realism and we show that the phenomenon of enhancement, first revealed by the local realist analysis, could receive a simple explanation if we use this particular version of the quantum formalism. In this paper we study ω-distributive modules, where ω is a cardinal number. We extend a characterization of distributive modules to ω-distributive modules. In particular, the case in which ω = n is a finite cardinal is considered. We apply the results to the case n = 2, obtaining new characterizations for distributive modules and rings. We consider stochastic differential equations of the Langevin type in which the noise enters nonlinearly. In particular we study quadratic gaussian noise and we derive equations for the probability density under different approximations. In the limit of small intensity and small correlation time of the noise we obtain a Fokker-Planck equation which accounts for the main effects of the nonlinear noise. We present some examples and we discuss the consequences of our results in the analysis of an electrohydrodynamic instability in liquid crystals in the presence of external noise.  相似文献

Optically controlled delay lines in optical fibers are demonstrated by use of the group-velocity control of signal pulses based on stimulated Brillouin scattering. We achieve continuous time delay within the range of 150 ns, much larger than the width of the 40 ns signal pulse, using cascaded fiber segments joined by unidirectional optical attenuators. In the meantime, we also observe a large amount of pulse broadening, which agrees well with a theoretical prediction based on linear theory.  相似文献
