Single crystals of 6H-SiC were epitaxially grown on 6H-SiC substrates in the temperature range of 1500 to 1750°C with gas composition: H2 ≈ 1 l/min, SiCl4 ≈ 1 ml/min, C3H8 ≈ 0.05 ml/min. The grown layers were transparent and mirror-like. The morphology of the grown layer was strongly influenced by the polarity of the substrate surface. Aggregates of trapezoidal crystals were observed on the (000)C surface and a mosaic pattern was observed on the (0001)Si surface. By observing the initial stage of the crystal growth, the growth mechanism of 6H-SiC is discussed. On (000)C surfaces the vertical growth dominates, while on (0001)Si surfaces the lateral growth dominates. 相似文献

Detailed particle-image velocimetry (PIV) measurements of flow fields inside semi-open impellers have been performed to understand better the internal flow patterns that are responsible for the unique performance of these centrifugal pumps operated in the range of very low specific speed. Two impellers, one equipped with six radial blades (impeller A) and the other with four conventional backward-swept blades (impeller B), are tested in a centrifugal pump designed to be operated at a non-dimensional specific speed of ns=0.24. Complex flow patterns captured by PIV are discussed in conjunction with the overall pump performance measured separately. It is revealed that impeller A achieves higher effective head than impeller B even though the flow patterns in impeller A are more complex, exhibiting secondary flows and reverse flows in the impeller passage. It is shown that both the localized strong outward flow at the pressure side of each blade outlet and the strong outward through-flow along the suction side of each blade are responsible for the better head performance of impeller A. 相似文献

Using hard x-ray (HX; hnu=5.95 keV) synchrotron photoemission spectroscopy (PES), we study the intrinsic electronic structure of La(1-x)Sr(x)MnO(3) (LSMO) thin films. Comparison of Mn 2p core-levels with soft x-ray (SX; hnu approximately 1000 eV) PES shows a clear additional well-screened feature only in HX PES. Takeoff-angle dependent data indicate its bulk (> or =20 A) character. The doping and temperature dependence track the ferromagnetism and metallicity of the LSMO series. Cluster model calculations including charge transfer from doping-induced states show good agreement, confirming this picture of bulk properties reflected in Mn 2p core-levels using HX PES. 相似文献

Optical conductivity data of the intermetallic compounds (Fe1-xVx)3Al ( 0=x=0.33) reveal that their density of states around the Fermi energy ( E(F)) is strongly reduced as x is increased. In particular, Fe2VAl ( x = 0.33) has a deep, well-developed pseudogap of 0.1-0.2 eV at E(F) and a small density ( approximately 5x10(20) cm(-3)) of carriers, which is highly unusual for intermetallic compounds. It is shown that the pseudogap results from the band structure of Fe2VAl, rather than from temperature-dependent correlation effects. Based on the present results, we propose a simple model that consistently explains both the semiconductorlike transport and the metallic photoemission results previously observed for Fe2VAl. 相似文献

Narcolepsy causes dramatic behavioral alterations in both humans and dogs, with excessive sleepiness and cataplexy triggered by emotional stimuli. We have measured systematically the Cr-related zero-phonon lines in the 0.839 eV region in a series of plastically-bent semi-insulating GaAs:Cr with compressive or tensile stress along various bending axes. As a result, it has been found that the residual stress in semi-insulating GaAs:Cr wafers can be sensitively characterized from a splitting and energy shift of the 0.839 eV Cr-related luminescence lines in the low-temperature photoluminescence spectra. Furthermore, we have applied this method to the characterization of the interface stress of OMVPE-grown ZnSe/GaAs:Cr heterostructure and found that anomalous stress exists at the ZnSe/GaAs interface, which is inconsistent with stress predicted by the lattice mismatch of the heterojunctions. 相似文献
