High-quality T-shaped quantum wire lasers are fabricated by cleaved-edge overgrowth with the molecular beam epitaxy on the interface improved by a growth-interrupt high-temperature anneal. Micro-photoluminescence (PL) and PL excitation spectroscopy reveals unprecedented high quality of the wires, and structures of one-dimensional (1D) free excitons and 1D continuum states. At high pumping levels, PL evolves from a sharp free exciton peak via a biexciton peak to a red-shifted broad band. Lasing has been achieved with low lasing threshold. The lasing energy is on the red-shifted broad band and is about 5 meV below the free exciton. The observed shift excludes free excitons in lasing, and suggests contribution of highly Coulomb-correlated electron-hole plasma.  相似文献

We consider the two-dimensional Ising model with long-range pair interactions of the form \(J_{xy}\sim |x-y|^{-\alpha }\) with \(\alpha >2\), mostly when \(J_{xy} \ge 0\). We show that Dobrushin states (i.e. extremal non-translation-invariant Gibbs states selected by mixed ± boundary conditions) do not exist. We discuss possible extensions of this result in the direction of the Aizenman–Higuchi theorem, or concerning fluctuations of interfaces. We also mention the existence of rigid interfaces in two long-range anisotropic contexts.  相似文献

We report inelastic light scattering measurements of spin and charge excitations in nanofabricated AlGaAs/GaAs quantum dots with few electrons. A narrow spin excitation peak is observed and assigned to the intershell triplet-to-singlet monopole mode of dots with four electrons. Configuration-interaction theory provides precise quantitative interpretations that uncover large correlation effects that are comparable to exchange Coulomb interactions.  相似文献

A T-shaped single quantum-wire laser with high spatial uniformity has been fabricated by a cleaved-edge overgrowth method with molecular beam epitaxy and a growth-interrupt annealing technique. Using micro-photoluminescence imaging and spectroscopy, we confirmed the formation of a spatially uniform quantum wire over 20 μm long without hetero-interface roughness. By optical pumping, we achieved single-mode lasing from the ground state of the single quantum wire at a threshold excitation power as low as 5 mW at 5 K.  相似文献

Large optical activity has recently been observed in chiral smectic liquid crystalline phases formed from achiral bent-core molecules. The origin of the optical activity remains unclear and has been attributed to both a helical superstructure and the layer chirality produced by simultaneous tilt and polar ordering of bent-core mesogens in the B2 phase. Here, we directly demonstrate that layer chirality produces optical activity in the well ordered SmC(A)P(A) subphase.  相似文献

We present recent studies of electronic excitations in nanofabricated AlGaAs/GaAs semiconductor quantum dots (QDs) by resonant inelastic light scattering. The resonant light scattering spectra are dominated by excitations from parity-allowed inter-shell transitions between Fock–Darwin levels. In QDs with very few electrons the resonant spectra are characterized by distinct charge and spin excitations that reveal the strong impact of both exchange and correlation effects. A sharp inter-shell spin excitation of the triplet spin QD state with four electrons is identified.  相似文献

We report inelastic light scattering measurements of spin excitations on coupled electron bilayers with relatively large tunneling gaps at total filling factor νT=1. We show that the pseudospin polarization order parameter, where the pseudospin labels the occupation of symmetric and antisymmetric levels, can be determined from the energy of long wavelength spin excitations. Our experiments indicate that the order parameter in the quantum Hall ground state collapses at the incompressible–compressible phase transition. The latter is driven by decreasing the tunneling gap through the application of an in-plane magnetic field.  相似文献

A random variable X is called strongly decomposable into (strong) components Y,Z, if X=Y+Z where Y=φ(X), Z=Xφ(X) are independent nondegenerate random variables and φ is a Borel function. Examples of decomposable and indecomposable random variables are given. It is proved that at least one of the strong components Y and Z of any random variable X is singular. A necessary and sufficient condition is given for a discrete random variable X to be strongly decomposable. Phenomena arising when φ is not Borel are discussed. The Fisher information (on a location parameter) in a strongly decomposable X is necessarily infinite.  相似文献

We observe resonant Rayleigh scattering of light from quantum Hall bilayers at Landau level filling factor nu = 1. The effect arises below 1 Kelvin when electrons are in the incompressible quantum Hall phase with strong interlayer correlations. Marked changes in the Rayleigh scattering signal in response to application of an in-plane magnetic field indicate that the unexpected temperature dependence is linked to formation of a nonuniform electron fluid close to the phase transition towards the compressible state. These results demonstrate a new realm of study in which resonant Rayleigh scattering methods probe quantum phases of electrons in semiconductor heterostructures.  相似文献
