We investigated the optimum structure for Ti-containing Hf-based high-k gate dielectrics to achieve EOT scaling below 1 nm. TiO2/HfSiO/SiO2 trilayer and HfTiSiO/SiO2 bilayer structures were fabricated by a newly developed in-situ PVD-based method. We found that thermal diffusion of Ti atoms to SiO2 underlayers degrades the EOT-Jg characteristics. Our results clearly demonstrated the impact of the trilayered structure with TiO2 capping for improving EOT-Jg characteristics of the gate stack. We achieved an EOT scaling of 0.78 nm as well as reduced gate leakage of 7.2 × 10−2 A/cm2 for a TiO2/HfSiO/SiO2 trilayered high-k dielectric while maintaining the electrical properties at the bottom interface. 相似文献

A new form of LiMn2O4 is reported. The structure is the CaFe2O4-type and 6% denser than the spinel. The structure transformation was achieved by heating at 6 GPa. Analysis of the neutron diffraction pattern confirmed an average of the structure; the unit cell was orthorhombic at a = 8.8336(5) angstroms, b = 2.83387(18) angstroms, and c = 10.6535(7) angstroms (Pnma). Electron diffraction patterns indicated an order of superstructure 3a x b x c, which might be initiated by Li vacancies. The exact composition is estimated at Li(0.92)Mn2O4 from the structure analysis and quantity of intercalated Li. The polycrystalline CaFe2O4-type compound showed semiconducting-like characters over the studied range above 5 K. The activation energy was reduced to approximately 0.27 eV from approximately 0.40 eV at the spinel form, suggesting a possible enhancement of hopping mobility. Magnetic and specific-heat data indicated a magnetically glassy transition at approximately 10 K. As the CaFe2O4-type transition was observed for the mineral MgAl2O4, hence the new form of the lithium manganese oxide would provide valuable opportunities to study not only the magnetism of strongly correlated electrons but also the thermodynamics of the phase transition in the mantle. 相似文献

The effects on the radiation response of Harwell polymethylmethacrylate (PMMA) dosimeters of dose-rate, radiation type, temperature during irradiation and post-irradiation storage, and post-irradiation stability, are of importance to the operators of commercial irradiation facilities.
This paper describes recent studies of the effects of some of these parameters on the radiation response of Harwell Red 4034, Amber 3042, and Gammachrome YR Perspex dosimeters, and provides data on batch to batch variation and shelf-life. 相似文献

A host-guest optical sensor for the determination of aliphatic amines as exemplified by octylamine is proposed. It is based
on the reversible fluorescence enhancement of heptakis(2,6-di-O-isobutyl)-β-cyclodextrin(DOB-β-CD) hosting tetraphenylporphyrin
(TPP) immobilized in poly(vinyl chloride) (PVC) membrane by aliphatic amine extracted from aqueous phase into membrane phase.
The optimum membrane contained 1.15 wt % TPP, 6.15 wt % DOB-β-CD as sensing reagent and other membrane materials. The fluorescence
enhancement of the membrane resulted from the formation of a stable three-component complex among DOB-β-CD, TPP, and aliphatic
amines. With the optimum conditions described, the fluorescence response of the sensor to octylamine shows a good correlation
with the theoretically derived equation in the range 1.0 × 10–6 to 8.0 × 10–4 mol/L. The response characteristics including reversibility, response time, reproducibility and lifetime and selectivity
of this optical device are also discussed in detail. This sensor has also been applied for the determination of octylamine
in water samples containing interferents with satisfactory recovery.

This study used molecular beam epitaxy to prepare epitaxial Ni1−xS films with NiAs-type structures on MgO(001) substrates. The films were characterized using X-ray diffraction method. Nickel vacancies showed an ordered arrangement of alternating metal-rich and metal-deficient layers along the c-axis. The orientations of epitaxial films were (001) [1,−1,0]Ni1−xS||(001)[110]MgO and its equivalents because of the coexistence of the trigonal axis of the Ni1−xS film and the four-fold rotation axis of the MgO substrate. Film compositions were obtained using intensity ratios between 0 0 1 and 0 0 2 reflections and EPMA results. They were dependent on substrate temperature. The relation between lattice parameters and the composition, as determined by the intensity ratio, nearly agrees with that of previously reported bulk Ni1−xS. The films were stable at room temperature after 1 year, which contrasts with deterioration of bulk Ni1−xS. This paper presents SEM and RHEED assessments of the film's morphology and structure. 相似文献

Resonance Raman and surface- and tip-enhanced Raman spectroscopy methods to study solid catalysts and heterogeneous catalytic reactions 总被引:1,自引:0,他引:1
Resonance Raman (RR) spectroscopy has several advantages over the normal Raman spectroscopy (RS) widely used for in situ characterization of solid catalysts and catalytic reactions. Compared with RS, RR can provide much higher sensitivity and selectivity in detecting catalytically-significant surface metal oxides. RR can potentially give useful information on the nature of excited states relevant to photocatalysis and on the anharmonic potential of the ground state. In this critical review a detailed discussion is presented on several types of RR experimental systems, three distinct sources of so-called Raman (fluorescence) background, detection limits for RR compared to other techniques (EXAFS, PM-IRAS, SFG), and three well-known methods to assign UV-vis absorption bands and a band-specific unified method that is derived mainly from RR results. In addition, the virtues and challenges of surface-enhanced Raman spectroscopy (SERS) are discussed for detecting molecular adsorbates at catalytically relevant interfaces. Tip-enhanced Raman spectroscopy (TERS), which is a combination of SERS and near-field scanning probe microscopy and has the capability of probing molecular adsorbates at specific catalytic sites with an enormous surface sensitivity and nanometre spatial resolution, is also reviewed (300 references). 相似文献

Epitaxial and polycrystalline SnS films were prepared on MgO(001) and glass substrates using molecular beam epitaxy. The films were characterized by X-ray diffraction method. The orientations of epitaxial films were (010)[100]SnS||(001)[100]MgO or (010)[001]SnS||(001)[100]MgO. Lattice parameters of the polycrystalline film closely resembled those of bulk SnS at room temperature. However, the lattice parameters of epitaxial films varied widely and were very different from those of bulk SnS at room temperature. Considering the lattice dimensions and a/c ratio, the films roughly correspond to bulk SnS at elevated temperatures from 371 to 666 K. SEM images of the films showed needle- or circular-like SnS crystallites segregated from the epitaxial films. Respective energies of indirect band gaps of the films and refractive index of the polycrystalline film were estimated using results of optical transmission experiments. 相似文献
