The eight-band κ·p model is used to establish the energy band structure model of the type-II InAs/GaSb superlattice detectors with a cut-off wavelength of 10.5μm,and the best composition of M-structure in this type of device is calculated theoretically.In addition,we have also experimented on the devices designed with the best performance to investigate the effect of the active region p-type doping temperature on the quantum efficiency of the device.The results show that the modest active region doping temperature(Be:760℃)can improve the quantum efficiency of the device with the best performance,while excessive doping(Be:>760℃)is not conducive to improving the photo response.With the best designed structure and an appropriate doping concentration,a maximum quantum efficiency of 45% is achieved with a resistance-area product of 688?·cm^2,corresponding to a maximum detectivity of 7.35×10^11cm·Hz^1/2/W.  相似文献

We investigate the quantum-memory-assisted entropic uncertainty relation (QMA-EUR) in a Heisenberg XYZ mixed-spin (1/2, 1) model. Coupling strength, Dzyaloshinskii-Moriya (DM) interaction and inhomogeneous magnetic field, respectively, contributing to QMA-EUR by a thermal entanglement in the hybrid-spin model are studied in detail. Furthermore, we compare the uncertainty of the bipartite hybrid model with those of qubit-qubit and qutrit-qutrit systems. Meanwhile, the effects of local PT-symmetric operation and weak measurement on the steering of entropic uncertainty are analyzed. We find that the local PT-symmetric operation can reduce the entropic uncertainty, and the entropic uncertainty can also be decreased by weak measurement reversal.  相似文献

The weighted self-similar network is introduced in an iterative way. In order to understand the topological properties of the self-similar network, we have done a lot of research in this field.Firstly, according to the symmetry feature of the self-similar network, we deduce the recursive relationship of its eigenvalues at two successive generations of the transition-weighted matrix.Then, we obtain eigenvalues of the Laplacian matrix from these two successive generations.Finally, we calculate an accurate expression for the eigentime identity and Kirchhoff index from the spectrum of the Laplacian matrix.  相似文献

通过分析实际P-N结与理想模型之间的差别,建立了P-N结二极管及太阳能电池的数学模型;利用Matlab中的系统仿真模块库建立仿真模型,设置参量,求解模型方程并绘制了图形.对太阳能电池在一定光照下旁路电阻及串联电阻取不同数值时对其开路电压、短路电流及填充因子的影响做了模拟,并与实际测得的硅太阳能电池伏安特性进行了比较.模型分析与实验测量的结果表明:等效的旁路电阻和串联电阻分别影响电池的开路电压和短路电流.仿真结果与实验测量结果一致.  相似文献

A tunable continuous wave (CW) low temperature operating Tm (6 at.-%),Ho (0.6 at.-%):YLF laser pumped by fiber-coupled diode laser is reported. The maximum output power is 4.16 W at 2073 nm by use of 30% output coupling, the slope efficiency is 33%. A tuning range from 2049 to 2081 nm is achieved with a birefringent filter (BF). The factors that contribute to the output power and tuning range are discussed.  相似文献

With a chirped InAs/GaAs SML-QD (quantum dot) structure serving as the active region, the superluminescent diodes emitting at wavelength of around 970nm are fabricated. By using an active multimode interferometer configuration, these devices exhibit high continue-wave output powers from the narrow ridge waveguides. At continue-wave injection current of 800mA, an output power of 18.5mW, and the single Gaussian-like emission spectrum centered at 972nm with a full width at half maximum of 18nm are obtained.  相似文献

To investigate the pigments and decoration applied to a wood‐based lacquer painting screen from the tomb of Si‐ma Jin‐long, Shanxi Province, central China, made by Chinese craftsmen in the 5th century, a combination of micro‐Raman spectroscopy, Fourier transform infrared spectroscopy (FTIR), wavelength dispersive X‐ray fluorescence (WDXRF), and microscopic examination was used. The obtained results are as follows: (1) the black, yellow, and red colors are identified as carbon black, orpiment and realgar, and cinnabar, respectively, by using micro‐Raman spectroscopy. The FTIR result shows that the white pigment filled in the leaves is not lead white, as assumed in the literature, but gypsum. Whether lead white was used at other locations remains unanswered and requires more samples for further work; (2) the thickness of each discernable pigment layer, as observed under the microscope, is approximately equal and the differences among them are small, suggesting a superfine painting skill; besides, a noticeable smooth interface between wood and the red grounding substance indicates that a polishing process might have been applied before the painting; (3) the red background was proved to contain cinnabar, but further FTIR analyses found no evidence for the presence of Chinese wood oil; and (4) the most interesting finding, rarely reported before, is that white grains of different sizes are found in both pigment layers and the grounding substance, which are perhaps an intentional addition. Further, in situ XRF and Raman analyses indicate that they are sourced from hydroxyapatite, coming probably from the intentional addition of animal bone ash to the lacquer. But how such a process could be finished and what purpose it served have not yet been answered. Copyright © 2009 John Wiley & Sons, Ltd.  相似文献
