We propose a selector‐less Pr0.7Ca0.3MnO3 (PCMO) based resistive‐switching RAM (RRAM) for high‐density cross‐point memory array applications. First, we investigate the inhomogeneous barrier with an effective barrier height (Φeff), i.e., self‐formed Schottky barrier. In addition, a scalable 4F2 selector‐less cross‐point 1 kb RRAM array has been successfully fabricated, demonstrating set, reset, and read operation for high cell efficiency and high‐density memory applications. Zn(S,O) thin films fabricated on CIGS/Mo/glass substrates by using chemical bath deposition (CBD) in acidic and basic solutions were studied. The Zn(S,O) thin films prepared in acidic solution [A-Zn(S,O) thin film] showed better crystallinity and a more compact surface morphology with larger grains than those prepared in basic solution [B-Zn(S,O) thin film] did. From the analysis of the chemical bonding states, at the initial growth step, the concentration ratio of Zn–O/Zn–S bonds in A-Zn(S,O) thin films was found to be approximately zero, while that in B-Zn(S,O) thin films was approximately equal to 1. The elemental distribution according to depth, determined by secondary ion mass spectroscopy (SIMS), was shown to be uniform throughout both the A- and B-Zn(S,O) thin films. To reduce the number of Zn–O bonds in the B-Zn(S,O) thin films, the samples were post-annealed at up to 300 °C under vacuum, after which the concentration ratio of Zn–O/Zn–S bonds decreased by about 71% without any change in the crystallinity or surface morphology. 相似文献

We report what is to our knowledge the first demonstration of all-optical time-division demultiplexing and spatial pulse routing in a compact nonlinear GaAs/AlGaAs microring resonator operating at 1.55 microm . Switching is through the refractive-index change induced by two-photon absorption. The switching time of the device, limited by the ring-charging time and the recombination time of the induced carriers, is measured to be 30 ps. The switching on-off contrast, limited by the slight mismatch between the input and output coupling coefficients, exceeds 8 dB. The device can be used for time-division multiplexing as well. 相似文献

The 7Li and 39K NMR relaxations in a LiKSO4 single crystal grown by the slow evaporation method were investigated by employing a pulse NMR spectrometer. From the experimental data, the quadrupole coupling constant and asymmetry parameter were determined at the temperatures of 180 and 300 K. The relaxation processes of 7Li and 39K were studied for the LiKSO4 crystal, and the relaxation times for the 7Li and 39K nuclei exhibit remarkable changes near Tc2 (=190 K). The activation energies for 7Li and 39K were determined in phases I and III. The large change in the activation energy at 190 K indicates that the Li and K ions are significantly affected during this transition. The correlation time of the 7Li calculated from the spin-lattice relaxation time and quadrupole parameters was larger than that of the 39K calculated using the same method. The reason for this is that the Li ion undergoes molecular motion as in the LiO4 groups. 相似文献

The α-Cr2O3 single-crystal nanocondensates were fabricated by pulsed laser ablation in air and characterized by analytical electron microscopy regarding shape-dependent local internal stress of the anisotropic crystal. The nanocondensates formed predominantly as rhombohedra with well-developed surfaces and occasionally hexagonal plate with thin edges and blunt corners. Such nanocondensates showed Raman shift for the CrO6 polyhedra, indicating a local compressive stress up to ca. 4 GPa on the average. Careful analysis of the lattice fringes revealed a local compressive stress (0.5% strain) at the thin edge of the hexagonal plates and a local tensile stress (0.3–1.0% strain) near the relaxed , , and (0 0 0 1) surfaces of truncated rhombohedra. The combined effects of nanosize, capillarity force at sharp edge, and specific surface relaxation account for the retention of a local internal compressive stress built up in an anisotropic crystal during a very rapid heating–cooling process. 相似文献

High-spin states in neutron-rich 102Mo nucleus have been studied by measuring the prompt γ-rays in the spontaneous fission of 252Cf. The previous level scheme has been updated and some new levels and transitions are identified. The one-phonon γ-band is expanded and a band head level of the two-phonon γ-band is proposed. The systematic characteristics of yrast bands, one-phonon γ-bands, two-phonon γ-bands and quasi-particle bands in 102Mo, 104Mo and 106Mo are discussed. 相似文献

A strip-shield inserted between a high inductance double-tuned solenoid coil and the glass tube containing the sample improves the efficiency of probes used for high-field solid-state NMR experiments on lossy aqueous samples of proteins and other biopolymers. A strip-shield is a coil liner consisting of thin copper strips layered on a PTFE (polytetrafluoroethylene) insulator. With lossy samples, the shift in tuning frequency is smaller, the reduction in Q, and RF-induced heating are all significantly reduced when the strip-shield is present. Alkaline hydrolysis of a series of X‐substituted‐phenyl diphenylphosphinothioates ( 2a‐i ) in 80 mol%/20 mol% DMSO at 25.0 ± 0.1°C has been studied kinetically and assessed through a multiparameter approach. Substrates 2a to 2i are approximately 12 to 22 times less reactive than their P=O analogues 1a to 1i (ie, the thio effect). The Brønsted‐type plot for the reactions of 2a to 2i is linear with βlg = ?0.43, consistent with a concerted mechanism. Hammett plots correlated with σo and σ? constants also support a concerted mechanism; the Yukawa‐Tsuno plot results in an excellent linear correlation with ρX = 1.26 and r = 0.30, indicating that expulsion of the leaving group occurs in the rate‐determining step (RDS). The ΔH? value increases from 10.5 to 11.7 and 13.9 kcal/mol as substituent X in the leaving group changes from 3,4‐(NO2)2 to 4‐NO2 and H, in turn, while TΔS? remains constant at ?6.0 kcal/mol. The strong dependence of ΔH? on the electronic nature of substituent X also indicates that the leaving group departs in the RDS. The reaction mechanism and origin of the thio effect are discussed by comparison of the current kinetic results with those reported for the reactions of 1a to 1i . The results suggest that for useful OP neurotoxins the mechanism of abiotic hydrolysis is concerted (with varying degrees of asynchronicity) when the substrate bears good leaving groups. 相似文献

Intense green‐emitting Li(Gd,Y)F4:Yb,Er/LiGdF4 core/shell (C/S) upconversion nanophosphors (UCNPs) with a tetragonal bipyramidal morphology are synthesized. The morphology and UC luminescence of the Li(Gd,Y)F4:Yb,Er UCNPs are significantly affected by the Li precursors, and bright UC green‐emitting Li(Gd,Y)F4:Yb,Er UCNPs with a tetragonal bipyramidal shape, i.e., UC tetragonal bipyramids (UCTBs), are synthesized using LiOH·H2O as a Li precursor. A LiGdF4 shell is grown on the Li(Gd,Y)F4:Yb,Er UCTBs, and the C/S UCNPs exhibit 4.7 times higher luminescence intensity than core UCTBs. The C/S UCNPs show a high absolute UC quantum yield of 4.6% under excitation with 980 nm near infrared (NIR) light, and the UC luminescence from the C/S UCNPs is stable under continuous irradiation with the 980 nm NIR laser for 1 h. The hydrophobic surfaces of the as‐synthesized C/S UCNPs are modified to hydrophilic surfaces by using poly(acrylic acid) (PAA) for bioimaging applications. They are applied to human cervical adenocarcinoma (HeLa) cell imaging and SK‐MEL‐2 melanoma cell imaging and in vivo imaging, including subcutaneous and intramuscular imaging, and UC luminescence images with high signal‐to‐noise ratio are obtained. Furthermore, sentinel‐lymph‐node imaging is successfully conducted with the PAA‐capped Li(Gd,Y)F4:Yb,Er/LiGdF4 C/S UCNPs under illumination with NIR light. 相似文献
