Al x Ga 1-x N/GaN high-electron-mobility transistor (HEMT) structures with Al composition ranging from x = 0.13 to 0.36 are grown on sapphire substrates by low-pressure metalorganic chemical vapor deposition (LP-MOCVD). The effects of Al content on crystal quality, surface morphology, optical and electrical characteristics of the AlGaN/GaN heterostructures have been analyzed. Although high Al-content (36%) heterostructure exhibits a distinguished photoluminescence peak related to recombination between the two-dimensional electron gas and photoexcited holes (2DEG-h), its crystal quality and rough surface morphology are poor. 2DEG mobility increases with the Al content up to 26% and then it apparently decreases for high Al-content (36%) AlGaN/GaN heterostructure. The increase of sheet carrier density with the increase of Al content has been observed. A high mobility at room temperature of 2105 cm 2 /V s with a sheet carrier density of n s = 1.10 × 10 13 cm -2 , for a 26% Al-content AlGaN/GaN heterostructure has been obtained, which is approaching state-of-the-art for HEMT grown on SiC. We present a first-principles study of the geometrical and electronic structures of a hexagonal single-walled silicon nanotube with a monovacancy or a substitutional defect. The B, C, N, Al and P atoms are chosen as substitutional impurities. It is found that the defect such as a monovacancy or a substitutional impurity results in deformation of the hexagonal single-walled silicon nanotube. In both cases, a relatively localized unoccupied state near the Fermi level occurs due to this local deformation. The differences in geometrical and electronic properties of different substitutional impurities are discussed. 相似文献

This paper employs a first-principles total-energy method to
investigate the theoretical tensile strengths of bcc and fcc Fe
systemically. It indicates that the theoretical tensile strengths
are shown to be 12.4, 32.7, 27.5~GPa for bcc Fe, and 48.1, 34.6,
51.2~GPa for fcc Fe in the [001], [110] and [111] directions,
respectively. For bcc Fe, the [001] direction is shown to be the
weakest direction due to the occurrence of a phase transition from
ferromagnetic bcc Fe to high spin ferromagnetic fcc Fe. For
fcc Fe, the [110] direction is the weakest direction due to the
formation of an instable saddle-point `bct structure' in the tensile
process. Furthermore, it demonstrates that a magnetic instability
will occur under a tensile strain of 14%, characterized by the
transition of ferromagnetic bcc Fe to paramagnetic fcc Fe.
The results provide a good reference to understand the intrinsic
mechanical properties of Fe as a potential structural material in

In this paper, based on the thermal conduction equations and the steady-state rate equations, a theoretical and numerical analysis of thermal effects is investigated for a single end pumped Yb-doped double-clad fiber laser (YDDC). The distributions of signal power and temperature for different pump powers and fiber parameters are compared. According to the results, the parameters of the optical-cavity have been optimized and an effective method has been adopted to reduce the thermal effects in an experimental investigation. The Ba/Si(111) surface, previously known as a 3 x 1 phase, is found to have a 3 x 2 periodicity and a semiconducting band gap. The substrate reconstructs into the honeycomb chain-channel (HCC) structure with Ba atoms in the channel, as in the alkali-metal-induced Si(111)-(3 x 1). However, the metal coverage is determined to be 1/6 monolayers, half the alkali-metal coverage. We propose that the structure and the metal coverage determined for the Ba adsorbate is universal for other alkaline-earth-metal adsorbates. With the alkali-metal-induced 3 x 1 case, our results lead to a rule that one donated electron per 3 x 1 surface unit is necessary to stabilize the HCC reconstruction of Si. 相似文献

Doxycycline can coordinate with europium (III) to form europium (III)-doxycycline complex, which can emit the fluorescence characteristic peak of europium (III) at 617 nm in alkaline solution, and the experiment proved that the fluorescence intensity could be further enhanced in the presence of silver nanoparticles and surfactant alkylphenols polyoxyethylene. So this method was applied to detect doxycycline content in duck meat in this research. First, 390 and 617 nm were selected as the optimum excitation wavelength and optimum emission wavelength by three-dimensional fluorescence spectrometry, respectively. Second, the experimental conditions were optimized through single factor experiment. Lastly, the samples of doxycycline concentration range of 0.05–12 mg/L were analyzed under the optimum experimental conditions. A good linear relationship between the doxycycline concentration and the fluorescence intensity was obtained, and the determination coefficient and the root mean squared error of prediction were 0.9982 and 0.4363 mg/L, respectively. This research showed that it was feasible to achieve the rapid detection of doxycycline content in duck meat by using silver nanoparticles and alkylphenols polyoxyethylene enhanced the fluorescence of europium complex. 相似文献
