在柔性聚酰亚胺衬底上低温制备Cu(In,Ga)Se2薄膜太阳能电池, Na的掺入会改善电池特性, 但不同的掺Na工艺对Cu(In,Ga)Se2薄膜和器件特性的改善机理不同. 本实验通过对比前掺NaF和后掺NaF工艺发现, 在前掺Na工艺下, 由于Na始终存在于Cu(In,Ga)Se2薄膜生长过程中, Na存在于多晶 Cu(In,Ga)Se2 薄膜晶界处, 起到了扩散势垒的作用, 导致晶粒细碎、加剧两相分离, 同时减小了施主缺陷的形成概率; 而在后掺Na工艺下, 掺入的Na对薄膜的结构及生长不产生影响, 仅仅起到了钝化施主缺陷、改善薄膜缺陷态的作用. 同时, 研究表明, 后掺Na工艺中, NaF必须依靠外界能量辅助才能扩散进Cu(In,Ga)Se2内部, 实验结果证实, 只有衬底温度达到350 ℃以上时, 掺入的NaF才能较好地改善薄膜特性. 最终经掺Na工艺的优化, 得到低温工艺制备的柔性聚酰亚胺衬底器件效率达10.4%.  相似文献

The structural relaxation and crystallization of amorphous Fe80P20 alloys have been investigated by Mössbauer spectroscopy. The result indicates that the process of the crystallization of Fe80P20 makes slow progress and it was occur from outside into inside. The interaction of a light wave with a relativistic ionization front in the presence of an applied DC magnetic field which is perpendicular or parallel to the incident wave is considered. In both cases, four transmitted modes are generated in the magnetized plasma by an incident linearly polarized wave. The frequency upshifts of the various modes are calculated and compared to the unmagnetized case. The corresponding reflection and transmission coefficients are also obtained. Finally, the density ripple associated with the free streaming mode in a magnetized plasma for the perpendicular case is discussed  相似文献

采用飞秒时间分辨瞬态简并四波混频技术,在室温下测量了GaAs体材料及其量子阱材料GaAs/Al0.3Ga0.7As的光学极化超快退相时间,当激光中心波长为785nm,受激载流子浓度为1011cm-2时,它们的退相时间分别为28fs和46fs.量子阱材料的退相时间比体材料的长,这是由于量子阱中的载流子在垂直于GaAs/AlGaAs界面的运动受到限制,运动呈现二维特性,大大减小了载流子的散射概率.实验中观察到瞬态简并四波混 关键词: 时间分辨简并四波混频 飞秒激光脉冲 退相 密度矩阵  相似文献

A new approach to the study on the transient properties of the levitated object in near-field acoustic levitation (NFAL) is presented. In this article, the transient response characteristics, including the levitated height of an object with radius of 24 mm and thickness of 5 mm, the radial velocity and pressure difference of gas at the boundary of clearance between the levitated object and radiating surface (squeeze film), is calculated according to several velocity amplitudes of radiating surface. First, the basic equations in fluid areas on Arbitrary Lagrange-Euler (ALE) form are numerically solved by using streamline upwind
petrov galerkin (SUPG) finite elements method. Second, the formed algebraic equations and solid control equations are solved by using synchronous
alternating method to gain the transient messages of the levitated object and gas in the squeeze film. Through theoretical and numerical analyses, it
is found that there is a oscillation time in the transient process and that the response time does not simply increase with the increasing of velocity
amplitudes of radiating surface. More investigations in this paper are helpful for the understanding of the transient properties of levitated
object in NFAL, which are in favor of enhancing stabilities and responsiveness of levitated object.  相似文献

Ternary Ti-Si-N refractory barrier films of 15 nm thick was prepared by low frequency, high density, inductively coupled plasma implantation of N into TixSiy substrate. This leads to the formation of Ti-N and Si-N compounds in the ternary film. Diffusion of copper in the barrier layer after annealing treatment at various temperatures was investigated using time-of-flight secondary ion mass spectrometer (ToF-SIMS) depth profiling, X-ray diffractometer (XRD), field emission scanning electron microscopy (FESEM), energy dispersive X-ray (EDX) and sheet resistance measurement. The current study found that barrier failure did not occur until 650 °C annealing for 30 min. The failure occurs by the diffusion of copper into the Ti-Si-N film to form Cu-Ti and Cu-N compounds. FESEM surface morphology and EDX show that copper compounds were formed on the ridge areas of the Ti-Si-N film. The sheet resistance verifies the diffusion of Cu into the Ti-Si-N film; there is a sudden drop in the resistance with Cu compound formation. This finding provides a simple and effective method of monitoring Cu diffusion in TiN-based diffusion barriers.  相似文献

It is shown that, in a chaotic synchronization system whose driving signal is exposed to channel noise, the estimation of the drive system states can be greatly improved by applying the dynamical noise filtering to the response system states. If the noise is bounded in a certain range, the estimation errors, i.e., the difference between the filtered responding states and the driving states, can be made arbitrarily small. This property can be used in designing an alternative digital communication scheme. An analysis based on the conditional entropy justifies the application of dynamical noise filtering in generating quality synchronization.  相似文献

The nitrogen doping of ZnO film deposited by the magnetron sputtering method is subsequently realized by the hydrothermal synthesis method.The nitrogen-doped ZnO film is preferably(002) oriented.With the increase of hexamethylenetetramine(HMT) solution concentration,the average grain size of the film along the 002 direction almost immediately decreases and then monotonously increases,conversely,the lattice strain first increases and then decreases.The structural evolution of the film surface from compact and even to sparse and rough is attributed to the enhanced nitrogen doping content in the hydrothermal process.The transmission and photoluminescence properties of the film are closely related to grain size,lattice strain,and nitrogen-related defect arising from the enhanced nitrogen doping content with HMT concentration increasing.  相似文献
