Influences of off-state overdrive stress on the fluorine-plasma treated AlGaN/GaN high-electronic mobility transistors (HEMTs) are experimentally investigated. It is observed that the reverse leakage current between the gate and source decreases after the off-state stress, whereas the current between the gate and drain increases. By analyzing those changes of the reverse currents based on the Frenkel-Poole model, we realize that the ionization of fluorine ions occurs during the off-state stress. Furthermore, threshold voltage degradation is also observed after the off-state stress, but the degradations of AlGaN/GaN HEMTs treated with different F-plasma RF powers are different. By comparing the differences between those devices, we find that the F-ions incorporated in the GaN buffer layer play an important role in averting degradation. Lastly, suggestions to obtain a more stable fluorine-plasma treated AlGaN/GaN HEMT are put forwarded. 相似文献

We report a compact, efficient optical parametric oscillator (OPO) based on a periodically poled potassium titanyl phosphate (PPKTP) crystal pumped by a 532 nm laser, which generated 1.51 W of average power at the signal wavelength of 709 nm with the pulse duration of ~ 1.0 ns. The extraction efficiency was up to 59%. To the best of our knowledge, this is the first report on Watt-level green-pumped PPKTP-based singly resonant oscillator OPO (SRO-OPO). The precise build-up time of OPO was determined to be 1.6 ns benefitting from the characteristic of twin-peak pulse profile of pump beam. The spectrum width of the idler was also measured to be 4.2 nm with the central wavelength of 2134 nm at 0.2 nm spectral resolution of optical spectrum analyzer. In addition, the beam quality of M2 < 1.9 of generated signal exhibits a good consistency with M2 < 1.5 for the pump source. 相似文献

采用直接的无溶剂制备方法,将3种磷系阻燃剂9,10-二氢-9-氧杂-10-磷杂菲-10-氧化物(DOPO)、聚磷酸铵(APP)和三聚氰胺聚磷酸盐(MPP)分别插层到镁铝型水滑石(MAH)片层中,制备了3种含磷阻燃剂的MAH复合物(DOPO-MAH、APP-MAH和MPP-MAH),并采用模压成型法制备了MAH复合物与热塑性聚氨酯(TPU)的复合材料。采用X射线衍射、扫描电子显微镜和热重分析分别对复合物进行了表征,并且通过锥形量热仪对复合材料进行了表征。结果表明,MAH中MPP的分散性较差,DOPO和APP的分散性较好,并且磷元素分布均匀。MAH的初始层间距为4.11 nm,APP和MPP均在0.5 h时就已完成插层,最终层间距分别缩小到3.93和4.04 nm。DOPO则在0.5 h后完成,但插层后的层间距更小,为3.86 nm。与物理混合物所制得的复合材料相比,(DOPO-MAH-6h)/TPU和(APP-MAH-6h)/TPU的热释放速率峰值分别从669.3 kW/m2降至573.9 kW/m2,从657.7 kW/m2 相似文献
