氮化硅/钽硅X射线光刻掩模研制及应用

经过三十多年的研发, 接近式X射线光刻技术已经非常成熟,其具有分辨率高、焦深大、工艺宽容度大、产量高等诸多优点.对于X射线掩模吸收体材料, 如果选择金, 只能采用电镀工艺, 而且金会污染硅基集成电路；而钽硅材料可以采用干法刻蚀工艺, 不会污染硅基集成电路, 是一种理想的X射线掩模吸收体材料.本文论述了氮化硅/钽硅X射线掩模制作工艺, 不同于常规工艺, 电子束光刻显影后, 以ZEP520电子束光刻胶作为阻挡层,SF₆/CHF₃作为反应气体, 电感耦合等离子体直接刻蚀钽硅薄膜.初步的实验结果证明了这种X射线掩模制作工艺是可行的.     

Multi-dimensional versions of a formula of Popoviciu

In this paper, an explicit formulation for multivariate truncated power functions of degree one is given firstly. Based on multivariate truncated power functions of degree one, a formulation is presented which counts the number of non-negative integer solutions of s×(s 1) linear Diophantine equations and it can be considered as a multi-dimensional versions of the formula counting the number of non-negative integer solutions of ax by = n which is given by Popoviciu in 1953.     

双丙酮丙烯酰胺为阳离子的新型离子液体及其在酯化反应中的应用

本文通过酸碱在室温下的中和反应合成了以双丙酮丙烯酰胺为阳离子，乙酸根、三氟乙酸根、四氟硼酸根、六氟磷酸根、硫酸根与氯离子为阴离子的六种盐，用IR, ¹H NMR 和元素分析对其进行了表征。研究结果表明，这六种新的化合物具有离子液体的特征，并且其中四种盐是C1-C6及辛醇与乙酸进行酯化反应的高效催化剂。     

酚类衍生物解簇集行为的研究

Aggregation and deaggregation behaviors of the phenol derivatives with a branched hydrocarbon chain have been studied in the CH3OH and buffer solution. Combination with the aggregation number measurement and the cell adhesion experiment, the structure effect on the deaggregating abilities of the target molecules are discussed. The results indicate that 2-phytyl-4-methoxylphenol （11） is the most effective deaggregator in the system studied.     

A New LC-MS Interface: Laser Spray

A new LC - MS interface was developed.Strong ion signals were obtained when aqueous or water/methanol sample solution effusing out of the stainless steel capillary was irradiated by the focused infrared laser.Generally, the ion signals obtained by this method, laser spray, are greater than those by electrospray, especially in the negative- mode operation.     

载铂Sr(Zr1－xYx)O3－δ-TiO2异质结光催化剂模拟太阳光催化产氢

利用光化学还原法制备载铂Sr(Zr_1－xY_x)O_3－δ-TiO₂ (Pt-SZYT)异质结光催化剂, 采用XRD, SEM, UV-Vis, PL对催化剂的形貌及性能进行表征. 以工业有机污染物草酸为电子给体, 模拟太阳光下光催化产氢为探针, 评价了催化剂的活性. 研究了载铂量、草酸浓度对催化剂产氢活性的影响, 并探讨了Pt-SZYT催化剂产氢活性与光致发光(PL)性能的关系, 以及催化剂的连续使用效果. 结果表明: 模拟太阳光条件下, Pt-SZYT催化剂具有良好稳定的光催化产氢活性, 催化剂的最佳载铂量为0.90 wt%. PL分析表明Pt-SZYT的光催化产氢活性越高, 其荧光强度越弱. 草酸50 mmol•L^－1, 催化剂用量1.0 g•L^－1时, 催化剂(w＝0.90%) Pt-SZYT-70的平均产氢速率为1.68 mmol•h^－1.

稀土阳离子卟啉与牛血清白蛋白的相互作用研究

本文通过荧光、紫外-可见光谱方法研究了稀土阳离子卟啉与BSA之间的作用。在YbTMPyP的存在下BSA的荧光有静态猝灭效应。根据计算出来的热力学参数，这种结合可归为“焓驱动”反应。而且，YbTMPyP距离BSA的残基非常接近，以至于在它们之间能够发生分子能量共振转移。另外，YbTMPyP吸收光谱的红移和减色效应也伴随着这种结合的过程。     

由8-硝基喹啉羧酸钾衍生的有机胶

一类由8-硝基喹啉羧酸盐衍生的新的有机凝胶可在1：1四氢呋喃/甲醇中选择性地形成，其超结构通过原子力显微镜、扫描电镜以及透射电镜技术得到表征。
