The manganese doping of In1–xGaxAsyP1-y(0 y 1) films grown by liquid-phase epitaxy has been investigated. A study has been made of the influence of the solid-solution composition and of the method of introducing the manganese into the solution melt on the electrical properties of the films, and also on the surface morphology, the optical absorption edge, and the mismatch of the film and substrate lattice constants. It is shown that the hole density in the films decreases with decreasing y. The reasons for this are the decrease in the distribution coefficient of the acceptor manganese (from 0.3 to 0.001), the increase in the degree of compensation of the acceptors with donors (from 0.2 to 0.9), and the increase in the acceptor ionization energy. The composition of the InGaAsP:Mn film and the morphology of its surface depend on the method of preparation of the melt, this being explained by the strong interaction of the manganese atoms with the other components of the liquid phase.Translated from Izvestiya Vysshikh Uchebnykh Zavedenii, Fizika, No. 1, pp. 26–34, January, 1992.We thank T. It is shown that the presence of intense laser radiation can result in the origination of spreading of kinetic effects even in a degenerate monopolar semiconductor with an isotropic energy spectrum, where the magnitude of such photostimulated effects can exceed the magnitude of corresponding effects in the absence of radiation, due to the thermal spread of current carriers in the energies or anisotropies of isoenergetic surfaces. In this article, we consider a jump diffusion process Xtt0, with drift function b, diffusion coefficient σ and jump coefficient ξ2. This process is observed at discrete times t=0,Δ,,nΔ. The sampling interval Δ tends to 0 and the time interval nΔ tends to infinity. We assume that Xtt0 is ergodic, strictly stationary and exponentially β-mixing. Applying an A.C. electric field to a planar oriented SC* liquid crystal sample, a shear flow occurs parallel to the bounding plates and perpendicular to the helical axis. We have investigated this so-called electromechanical effect by applying different D.C. bias electric fields superposed on a constant A.C. field. The amplitude of the mechanical vibration was measured versus the bias field in different samples. We report two macrocyclic ligands based on a 1,7-diaza-12-crown-4 platform functionalized with acetate (tO2DO2A2−) or piperidineacetamide (tO2DO2AMPip) pendant arms and a detailed characterization of the corresponding Mn(II) complexes. The X−ray structure of [Mn(tO2DO2A)(H2O)]·2H2O shows that the metal ion is coordinated by six donor atoms of the macrocyclic ligand and one water molecule, to result in seven-coordination. The Cu(II) analogue presents a distorted octahedral coordination environment. The protonation constants of the ligands and the stability constants of the complexes formed with Mn(II) and other biologically relevant metal ions (Mg(II), Ca(II), Cu(II) and Zn(II)) were determined using potentiometric titrations (I = 0.15 M NaCl, T = 25 °C). The conditional stabilities of Mn(II) complexes at pH 7.4 are comparable to those reported for the cyclen-based tDO2A2− ligand. The dissociation of the Mn(II) chelates were investigated by evaluating the rate constants of metal exchange reactions with Cu(II) under acidic conditions (I = 0.15 M NaCl, T = 25 °C). Dissociation of the [Mn(tO2DO2A)(H2O)] complex occurs through both proton− and metal−assisted pathways, while the [Mn(tO2DO2AMPip)(H2O)] analogue dissociates through spontaneous and proton-assisted mechanisms. The Mn(II) complex of tO2DO2A2− is remarkably inert with respect to its dissociation, while the amide analogue is significantly more labile. The presence of a water molecule coordinated to Mn(II) imparts relatively high relaxivities to the complexes. The parameters determining this key property were investigated using 17O NMR (Nuclear Magnetic Resonance) transverse relaxation rates and 1H nuclear magnetic relaxation dispersion (NMRD) profiles.  相似文献
