在可调频外腔半导体激光器(ECLD)中,选频元件的响应函数具有一定的频谱宽度,本文研究了该宽度对外腔半导体体激光器的影响,导出了为实现外腔半导体激光器的连续调谐所需的该宽度上限的表达式,求得了该响应的峰值频率与振荡频率之间的差别。 相似文献

利用由射线法求得的光谱表达式,分析了外腔式半导体激光器的输出谱,并以此求得了普遍情况下阈值载流子密度的解析表达式,结合光谱表达式与载流子速率方程,求得了不同电流下腔内载流子密度与阈值的差值,从而可以不必诸光子数速度方程而获得外腔式半导体激光器的自洽解。 相似文献

研制了室温CdxZn1-xTe/ZNTe多量子阱法布里-珀罗腔光双稳器件,并在该器件上观察到皮秒一级的室温激子光双稳。研究结果表明,CdZn1-xTe/ZnTe多量子阱光双稳器件的光双稳值和对比度分别为363kW/cm^2和4:1。根据CfxZn1-xTe/ZnTe多量子阱的吸收谱和激子非线性理论,归结了CdxZn1-xTe/ZnTe多量子阱光双稳的主要非线性机理为激子的饱和和吸收。 相似文献

考虑到端面反射率与波长有关 ,且带宽有限的实验事实 ,以及增益谱随载流子密度变化的因素 ,着重分析了激光二极管 (L D)镀膜端面反射率带宽、极小波长位置参量对光栅外腔激光器 (ECL D)调谐范围的影响。分析表明 ,除了 L D镀膜端面剩余反射率值、外腔反馈效率等因素之外 ,增大反射率带宽、精确控制极小波长位置是进一步挖掘 ECL D调谐范围的有效措施。增大反射率带宽 ,可更有效地提高参考载流子密度 ,延伸长波长端调谐区域 ,抑制 F- P腔影响。在确定的条件下 ,优化后的极小波长位置对应于调谐范围的极大值。理论分析结果较好地解释了实验现象 相似文献

We experimentally and theoretically analyze an original method based on two-wave mixing in an erbium-doped fiber amplifier for optical carrier reduction of microwave signals. 75% optical carrier attenuation has been observed, and a 10 dB modulation depth increase of the microwave signal is experimentally demonstrated. Moreover, calculated results are in good agreement with measurements and predict that up to 80% carrier attenuation is easily possible. 相似文献

Performance Improvement of Optical Single Sideband Signal Using an Integrated Mach-Zehnder Modulator
Abstract A novel integrated Mach-Zehnder modulator consisting of three phase modulators to generate an optical single sideband with carrier signals in the radio-over-fiber system has been proposed. By adjusting the direct current voltage applied in the modulation arm, named the “direct current arm,” the power of the optical carrier in the optical single sideband signal is controllable, and the optimal carrier-to-sideband ratio of 0 dB can be achieved for any modulation index. The simulation results show that the receiver sensitivity can be greatly improved, and the radio-over-fiber system based on the proposed technique has better robustness. 相似文献

The velocity dependence of the free polaron optical absorption constant has been determined on solving the Heisenberg's equations of motion for the polaron. It has been shown that an enhancement of the carrier velocity exhibits two main modifications of the optical absorption line shape: first, a small shift of the absorption threshold towards lower frequencies, second an important increase of the peak intensity. 相似文献

The relaxation of optically excited hot carrier distributions in GaAs and CdSe has been measured by time resolved reflectivity measurements with sub-picosecond optical pulses from a mode-locked cw dye laser. A characteristic transient in the reflectivity has been interpreted by an analysis of the perturbed optical dielectric function. Estimated energy loss rates are 0.4 eV/ps for electrons and holes having mean energies in the range of 1 to 2 eV for GaAs at room temperature. 相似文献
