The tunnel magnetoresistance (TMR) in an Aharonov–Bohm interferometer with two quantum dots inserted in its arms, which is attached to ferromagnetic leads with parallel and antiparallel magnetic configurations, is theoretically studied by means of the nonequilibrium Green’s function technique. We pay particular attention to the influence of an applied magnetic flux on the characteristics of the TMR. In the linear response regime (the external bias voltage V→0) and when the electrons are free from intradot Coulomb interaction, the magnetic flux only changes the peak or dip positions of the TMR. But in the presence of intradot Coulomb repulsion, its peak or dip positions, signs and magnitude are tuned by the magnetic flux. For the nonlinear response regime (V≠0), the TMR is symmetric with respect to zero bias voltage and the magnetic flux can influence its magnitude, signs and the peak positions regardless of the existence of intradot Coulomb interaction. The behavior of the TMR is interpreted in terms of the quantum interference (Fano) effect.  相似文献

The spin-dependent transport through a diluted magnetic semiconductor quantum dot (QD) which is coupled via magnetic tunnel junctions to two ferromagnetic leads is studied theoretically. A noncollinear system is considered, where the QD is magnetized at an arbitrary angle with respect to the leads’ magnetization. The tunneling current is calculated in the coherent regime via the Keldysh nonequilibrium Green’s function (NEGF) formalism, incorporating the electron–electron interaction in the QD. We provide the first analytical solution for the Green’s function of the noncollinear DMS quantum dot system, solved via the equation of motion method under Hartree–Fock approximation. The transport characteristics (charge and spin currents, and tunnel magnetoresistance (TMR)) are evaluated for different voltage regimes. The interplay between spin-dependent tunneling and single-charge effects results in three distinct voltage regimes in the spin and charge current characteristics. The voltage range in which the QD is singly occupied corresponds to the maximum spin current and greatest sensitivity of the spin current to the QD magnetization orientation. The QD device also shows transport features suitable for sensor applications, i.e., a large charge current coupled with a high TMR ratio.  相似文献

While efficient nuclear polarization has earlier been reported for the charged exciton in InAs/GaAs quantum dots at zero external magnetic field, we report here on a surprisingly high degree of circular polarization, up to ≈60%60%, for the neutral exciton emission in individual InAs/GaAs dots. This high degree of polarization is explained in terms of the appearance of an effective nuclear magnetic field which stabilizes the electron spin. The nuclear polarization is manifested in experiments as a detectable Overhauser shift. In turn, the nuclei located inside the dot are exposed to an effective electron magnetic field, the Knight field. This nuclear polarization is understood as being due to the dynamical nuclear polarization by an electron localized in the QD. The high degree of polarization for the neutral exciton is also suggested to be due to separate in-time capture of electrons and holes into the QD.  相似文献

We investigate the tunnel magnetoresistance (TMR) in an armchair phosphorene nanoribbon modulated by two ferromagnetic stripes. It is shown that large TMR can be achieved by applying a perpendicularly electric field to the phosphorene plane. We find that the TMR can be adjusted by an external gate voltage, and the TMR oscillates periodically from positive to negative by a slight change of the gate voltage. This characteristic can be observed in a wide region of exchange splitting values. Our findings open the way to design phosphorene-based spintronics nanodevices, and it may contribute to the future low power spintronic applications.  相似文献

We present a spin current generator based on a T-shaped double quantum dot (TDQD) molecule connected with two leads, and the coherent spin-flip effect is taken into account within the TDQD. The spin current from the right output terminal is obtained, more importantly, the properties of the spin current are investigated in detail, these results offer us a way to manipulate the spin current with the system parameters.  相似文献

We propose a method of operating a quantum state machine made of stacked quantum dots buried in adjacent to the channel of a spin field-effect transistor (FET) [S. Datta, B. Das, Appl. Phys. Lett. 56 (1990) 665; K. Yoh, et al., Proceedings of the 23rd International Conference on Physics of Semiconductors (ICPS) 2004; H. Ohno, K. Yoh et al., Jpn. J. Appl. Phys. 42 (2003) L87; K. Yoh, J. Konda, S. Shiina, N. Nishiguchi, Jpn. J. Appl. Phys. 36 (1997) 4134]. In this method, a spin blockade measurement extracts the quantum state of a nearest quantum dot through Coulomb blockade [K. Yoh, J. Konda, S. Shiina, N. Nishiguchi, Jpn. J. Appl. Phys. 36 (1997) 4134; K. Yoh, H. Kazama, Physica E 7 (2000) 440] of the adjacent channel conductance. Repeated quantum Zeno-like (QZ) measurements [H. Nakazato, et al., Phys. Rev. Lett. 90 (2003) 060401] of the spin blockade is shown to purify the quantum dot states within several repetitions. The growth constraints of the stacked InAs quantum dots are shown to provide an exchange interaction energy in the range of 0.01–1 meV [S. Itoh, et al., Jpn. J. Appl. Phys. 38 (1999) L917; A. Tackeuchi, et al., Jpn. J. Appl. Phys. 42 (2003) 4278]. We have verified that one can reach the fidelity of 90% by repeating the measurement twice, and that of 99.9% by repeating only eleven QZ measurements. Entangled states with two and three vertically stacked dots are achieved with the sampling frequency of the order of 100 MHz.  相似文献

We study spin-dependent electron transport properties of a thermally driven interacting quantum dot. When an external magnetic field is applied to the quantum dot, the effective transmissions of spin-up and spin-down electrons are separated from each other and have a perfect mirror symmetry with respect to the incident energy at a certain gate voltage. A pure spin current can be induced in the system and modulated by a magnetic field. Under certain magnetic field strengths, a larger pure spin current can be obtained at gate voltages with the values in a range, not just at a specific voltage. These results indicate that the system can be worked as a pure spin current generator.  相似文献

The T=0 transport properties of a wire interacting with a lateral two-level quantum dot are studied by using an exact numerical calculation. The wire conductance, the spin–spin correlation and the Kondo temperature are obtained as a function of the dot level energy spacing. When the dot has two electrons and spin SD1, the wire current is totally quenched by the S=1 Kondo effect. The Kondo temperature is maximum at the singlet–triplet transition and its dependence upon the dot energy spacing follows a non-universal scaling law.  相似文献

In this paper, we studied the nonlinear optical properties of a negative donor center (D) in a disk-like quantum dot (QD) with a Gaussian confining potential. Calculations are carried out by using the method of numerical diagonalization of Hamiltonian matrix within the effective-mass approximation. A detailed investigation of the linear, third-order nonlinear, total optical absorptions and refractive index changes has been carried out for the D QD and the D0 QD. The linear, third-order nonlinear, total optical absorptions and refractive indices have been examined for a double-electron QD with and without impurity. Our results show that the optical absorption coefficients and refractive indices in a disk-like QD are much larger than their values for quantum wells and spherical QDs and the nonlinear optical properties of QDs are strongly affected not only with the confinement barrier height, dot radius, the number of electrons but also the electron-impurity interaction.  相似文献

We report on the fabrication and the characterization of quantum dot transistors incorporating a single self-assembled quantum dot. The current–voltage characteristics exhibit clear staircase structures at room temperature. They are attributed to electron tunneling through the quantized energy levels of a single quantum dot.  相似文献

The supercurrent in a triangular triple quantum dot system is investigated by using the nonequilibrium Green's function method. It is found that the sign of the supercurrent can be changed from positive to negative with increasing the strength of spin-flip scattering, resulting in the π-junction transition. The supercurrent and the π-junction transition are also modulated by tuning the system parameters such as the gate voltage and the interdot coupling. The tunable π-junction transition is explained in terms of the current carrying density of states. These results provide the ways of manipulating the supercurrent in a triple quantum dot system.

Combined quantum wire and quantum dot system is theoretically predicted to show unique conductance properties associated with Coulomb interactions. We use a split gate technique to fabricate a quantum wire containing a quantum dot with two tunable potential barriers in a two-dimensional electron gas. We observe the effects of the quantum dot cavity on the electron transport through the quantum wire, such as Coulomb oscillations near the pinch-off voltage and periodic conductance oscillations on the first conductance plateau.  相似文献

We study the transport mechanisms in a quantum dot MODFET by tuning the localization induced by charge stored on the quantum dots with light. The temperature dependence of the resistivity of a macroscopic sample reveals a hopping transport when the dots contain an excess of electrons. The resistance of a mesoscopic sample however, which is capable of detecting single photons, exhibits a much weaker dependence upon temperature. This points towards source-drain tunnelling as a transport mechanism and is confirmed by a statistical analysis of the single-photon-induced conductance steps. The complexity of the conducting paths increases as the average hopping length reduces.  相似文献

A three-quantum-dot spin filter based on nonequilibrium Green?s function technique is proposed with external magnetic flux, Rashba spin orbit interaction, and intradot coulomb interaction taken into consideration. Numerical results indicate a spin filter can be made efficient by adjusting external magnetic flux and Rashba spin orbit interaction. Moreover, the formation of a resonance band is discussed through calculation. It is observed that the possibility of transition from one peak to other three peaks in the conductance spectrum increases with increasing interdot coupling strength.  相似文献

We investigate the spin-related currents and tunnel magnetoresistance through a quantum dot, which is side-coupled with a Majorana fermion zero mode and two thermal-driven ferromagnetic electrodes. It is found that the interplay of Majorana fermion and electrodes' spin polarization can induce a nonlinear thermal-bias spin current. This interplay also decreases the total magnitude of spin or charge current, in either parallel or antiparallel configuration. In addition, a thermal-driven negative tunnel magnetoresistance is found, which is an unique feature to characterize Majorana fermion. With large temperature difference, a step phenomenon is observed in gate tuned spin-up current. When the coupling between quantum dot and topological superconductor is strong enough, this step will evolve into a linear relation, revealing Majorana fermion's robustness.  相似文献

We discuss the influence of local impurities on the thermoelectric effect in a parallel double quantum dot (QD) structure. It is first found that in this structure, the Fano effect contributes significantly to the enhancement of thermoelectric efficiency, especially in the case of ϕ = π. Next, impurities are introduced to couple to the QDs, respectively. We readily find that regardless of which QD is coupled to a local impurity, the thermoelectric efficiency can be enhanced by the strengthening of impurity–QD coupling. This means that the destruction of the Fano interference is not the necessary condition to suppress the thermoelectric effect. Accordingly, we hope that the numerical results can help to understand the role of impurities in adjusting the thermoelectric properties of the QD structure.  相似文献

The problem of an electron interacting with longitudinal-optical (LO) phonons is investigated in an NN-dimensional quantum dot with symmetric Gaussian confinement in all directions using the Rayleigh–Schrödinger perturbation theory, a variant of the canonical transformation method of Lee–Low–Pines, and the sophisticated apparatus of the Feynman–Haken path-integral technique for the entire range of the coupling parameters and the results for N=2N=2 and N=3N=3 are obtained as special cases. It is shown that the polaronic effects are quite significant for small dots with deep confining potential well and the parabolic potential is only a poor approximation of the Gaussian confinement. The Feynman–Haken path-integral technique in general gives a good upper bound to the ground state energy for all values of the system parameters and therefore is used as a benchmark for comparison between different methods. It is shown that the perturbation theory yields for the ground state polaron self-energy a simple closed-form analytic expression containing only Gamma functions and in the weak-coupling regime it provides the lowest energy because of an efficient partitioning of the Gaussian potential and the subsequent use of a mean-field kind of treatment. The polarization potential, the polaron radius and the number of virtual phonons in the polaron cloud are obtained using the Lee–Low–Pines–Huybrechts method and their variations with respect to different parameters of the system are discussed.  相似文献
