为了提高器件的可靠性和使用寿命,设计并研制了一种将p-n结和有源层分开的高功率AlGaAs/GaAs单量子阱远异质结(SQW-RJH)激光器,发射波长为808nm,腔长900μm,条宽100μm,其外延结构与通常的808nm AlGaAs/GaAs单量子阱半导体激光器的结构不同,在p-n结和有源区间多了一层p型AlGaAs层,其厚度约为0.1μm。为减小衬底表面位错对外延层质量的影响,在n^ -GaAs衬底和n-Al0.5Ga0.5As下包层间加一层n^ -GaAs缓冲层。对器件进行了电导数测试及恒流电老化实验。与常规AlGaAs/GaAs大功率半导体激光器相比,远结大功率半导体激光器具有阈值电流Ith偏大、导通电压Vth偏高的直流特性。3000h的恒流电老化结果表明,器件在老化初期表现出阈值电流随老化时间缓慢下降,输出功率随老化时间缓慢上升的远结特性。 相似文献

人们对半导体中的电子空穴对在库仑互作用下形成的激子态及其有关的物理性质进行了深入研究.激子效应对半导体中的光吸收、发光、激射和光学非线性作用等物理过程具有重要影响,并在半导体光电子器件的研究和开发中得到了重要的应用.与半导体体材料相比,在量子化的低维电子结构中,激子的束缚能要大得多,激子效应增强,而且在较高温度或在电场作用下更稳定.这对制作利用激子效应的光电子器件非常有利.近年来量子阱、量子点等低维结构研究获得飞速的进展,已大大促进了激子效应在新型半导体光源和半导体非线性光电子器件领域的应用. 相似文献

从理论上研究了电子-声子相互作用对正切平方量子阱中光吸收系数的影响,首先利用微扰论方法求出考虑极化子效应时正切平方量子阱的波函数和能级,然后利用密度矩阵算符理论和迭代法得到光吸收系数的解析表达式,最后以典型的GaAs/AlGaAs正切平方量子阱为例进行数值计算。结果表明,极化子效应对线性吸收系数、三阶非线性吸收系数和总吸收系数都有显著的影响,在相同光强的情况下极化子效应使光饱和吸收现象更加明显;考虑电声相互作用后,总吸收系数的改变量随着势阱宽度b的减小和势阱深度V0的增加而增大。 相似文献

设计了基于电子自旋弛豫的透射式全光开关模犁.该光开关具有开关时间短、结构简单,光学非线性强等特点.研究在右旋圆偏振光抽运下 GaAs/AlGaAs半导体多量子阱(MQWs)中以相空间填充(PSF)和库仑屏蔽(CS)为主要因素导致的激子吸收饱和行为,计算与抽运光同向(探测光与抽运光的圆偏振方向相同)和反向(探测光与抽运光的圆偏振方向相反)的圆偏振探测光吸收系数的变化,得到两种圆偏振光差分透射率改变量随延迟时间的变化.实验采用飞秒抽运-探测技术,获得了室温下GaAs/AlGaAs多量子阱同向圆偏振探测光的透射曲线,观察到了明显的饱和吸收现象,与数值模拟的结果相符. 相似文献

In this study, we have investigated theoretically the binding energies of shallow donor impurities in modulation-doped GaAs/Al0.33Ga0.67As double quantum wells (DQWs) under an electric field which is applied along the growth direction for different doping concentrations as a function of the impurity position. The electronic structure of modulation-doped DQWs under an electric field has been investigated by using a self-consistent calculation in the effective-mass approximation. The results obtained show that the carrier density and the depth of the quantum wells in semiconductors may be tuned by changing the doping concentration, the electric field and the structure parameters such as the well and barrier widths. This tunability gives a possibility of use in many electronic and optical devices. 相似文献

The electric field dependence of the polarization sensitivity of optical absorption in tensile-strained GaAs/InAlAs double quantum wells (DQWs) was investigated theoretically. The coupling effects and electric-field-induced change of eigenstates in various DQW structures were analysed within the framework of the Bastard envelope function approximation using the transfer matrix method (TMM). The absorption coefficient was calculated with excitonic effects included. The simulation results show that it is possible to change the polarization characteristics in the DQW structures by adjusting the applied electric field. 相似文献

We report the first studies of exciton luminescence spectra from asymmetric double quantum wells (DQWs) of very similar width.
The DQWs were of GaAs/AlGaAs and the differences in widths of the coupled wells were one or two monolayers. The coupled direct
and indirect exciton states anticross with a resonance splitting of 1.33 meV. An additional luminescence line appearing at
low temperatures is identified as a localized indirect exciton.

We present systematic studies of the temperature dependence of linewidths and lifetimes of excitonic transitions in quantum wells grown by molecular beam epitaxy using both photoluminescence(PL) and optical absorption. The temperature ranged from 6K to room temperature. Samples under investigation were lattice-matched GaAs/AlGaAs and InGaAs/InAlAs, and strained InGaAs/GaAs and InGaAs/AlGaAs quantum wellssystems. In addition, the effects of well-size variations in GaAs/AlGaAs quantum wells were measured and analyzed. In all cases we were able to observe the excitonic transitions up to room temperature. By a careful fitting of the experimental data we separated the exciton transitions from band-to-band transitions. By deconvoluting the excitonic transitions we obtained the homogeneous and inhomogeneous linewidths. The homogeneous linewidths were used to calculate the exciton lifetimes as a function of temperature using the Heisenberg uncertainty principle. We found the lifetime decreases significantly with temperature and increases with increasing well size. These results are interpreted in terms of the exciton-phonon interaction and are expected to be very useful for the design of semiconductor optical devices operating at different temperatures. 相似文献

Processes occurring when a static transverse electric field is applied to a GaAs/AlGaAs n-i-n heterostructure with single quantum wells and asymmetric tunnel-coupled double quantum wells have been investigated by optical
methods. The difference between the energies of exciton transitions for quantum wells of different widths makes it possible
to attribute the observed photoluminescence peaks to particular pairs of wells or particular single quantum wells. The local
electric field for each quantum well has been determined in terms of the Stark shift and splitting of exciton lines in a wide
range of external voltage. A qualitative model has been proposed to explain the nonmonotonic distribution of the electric

New electro-optical phenomena in quantum-well structures, i.e. modulation of the light absorption and birefringence due to carrier heating in a strong electric field, have been investigated. The effects have revealed different features in the three types of structures under investigation, namely: (1) well-dopedn-type GaAs/AlGaAs multiple quantum wells, (2) barrier-dopedn-type GaAs/AlGaAs superlattices and (3) barrier-dopedp-type Ge/GeSi multiple quantum wells. Ultrafast modulation of interband-resonant light by intersubband-resonant light in n-doped GaAs/AlGaAs and GaN/AlGaN quantum wells was investigated by femtosecond pump-probe technique. A planar-type AlGaAs/GaAs modulation device shows a modulation speed of ~1 ps at room temperature. The observed modulation efficiency indicates that 99% modulation can be achieved with a control pulse energy of ~1 pJ when a waveguide-type device structure is utilized. The feasibility of the all-optical modulation in GaN/AlGaN quantum wells is also investigated. The intersubband carrier relaxation time, which mainly determines the modulation speed, is measured and is found to be extremely fast (130–170 fs). The results indicate that the optical modulation at a bit rate of over 1 Tb/s will be possible by utilizing the intersubband transition in GaN/AlGaN quantum wells. The modulation efficiency in GaN/AlGaN quantum wells is also discussed in comparison with that in GaAs/AlGaAs quantum wells. 相似文献

Spontaneous emission of terahertz radiation from structures with GaAs/AlGaAs quantum wells in a longitudinal magnetic field has been studied. It is shown that some bands in the emission spectrum can be related to radiative electron transitions between resonant and localized impurity states, as well as to the transitions with participation of subband states. The linear and the nonlinear intersubband optical absorption in the symmetric double semi-parabolic quantum wells are investigated for typical GaAs/AlxGa1−xAs. Energy eigenvalues and eigenfunctions of an electron confined in finite potential double quantum wells are calculated by numerical methods from Schrödinger equation. Optical properties are obtained using the compact density matrix approach. In this work, the effects of the barrier width, the well width and the incident optical intensity on the optical properties of the symmetric double semi-parabolic quantum wells are investigated. Our results show that not only optical incident intensity but also structure parameters such as the barrier and the well width really affect the optical characteristics of these structures. 相似文献

The intersubband optical absorption in symmetric and asymmetric, single and coupled, double GaAs/ Ga1 − xAlxAs quantum wells is calculated. The results have been obtained in the presence of a uniform electric field as a function of the potential symmetry, size of the quantum well, and coupling parameter of the wells. In coupled double quantum wells we obtain a large Stark effect that can be used to fabricate tuneable photodetectors. We show that the effect of an applied electric field on the intersubband optical absorption is similar to changes in the dimensions of the structure. This behaviour in the intersubband optical absorption for different wells and barrier geometries can be used to study these systems in regions of interest, without the need for the growth of many different samples. 相似文献
