The ab initio numerical calculations of the electronic structure of simple oxides BeO and SiO2 and complex oxides Be2SiO4 and Be2Si x Ge1 − x O4 with the phenacite structure have been performed using the electron density functional theory. The calculations indicate that the main feature of the systems under investigation is the presence of oxygen states in both the valence and conduction bands. The splitting of the bottom of the conduction band has been revealed in the electronic structure of the Be2Si x Ge1 − x O4 system. The splitting width is about 1.5 eV. The main contribution to the formation of a narrow subband of the conduction band comes from the 2s and 2p states of oxygen and the 4d state of germanium. Microscopic models of the spatial localization of the electron density on lower energy states of the conduction band of oxide crystals have been developed using the Wannier function technique. The reflection spectra of BeO, SiO2, and Be2SiO4 have been analyzed. The reported calculations of the electronic structure imply the exciton nature of the 9.7-eV reflection peak in the Be2SiO4 crystal.  相似文献

In this study, we have numerically investigated the conduction band structures, the carrier densities and the electron probability densities of pseudomorphic grown BexZn1?xO/ZnO heterostructures using self-consistent solutions of one-dimensional, non linear Schrödinger–Poisson equations. In the calculations, two-dimensional electron gas (2DEG) formations were observed in the studied heterostructures and the effects of layer thickness and Be-mole fraction (x) of BexZn1?xO barrier layer on 2DEG were described. For possible transistor device applications, 10 nm BexZn1?xO barrier layer structure with x = 0.08 has been suggested. For this structure, we examined the variation of electron mobility with temperature using analytical calculations. Because of the polarization-induced low carrier densities, we found that the background impurity scattering has a strong effect on total electron mobility even at room temperature.  相似文献

Abstract

A theoretical investigations on the structural stability and mechanical properties of Be3N2 crystallising in α and β phases was performed using first-principles calculations based on density functional theory. The obtained ground state structure and mechanical properties are in excellent agreement with the available experimental and theoretical data. A full elastic tensor and crystal anisotropy of Be3N2 in two phases are determined in the wide pressure range. Results indicated that the two phases of Be3N2 are mechanically stable and strongly pressure dependent in the range of pressure from 0 to 80 GPa. The superior mechanical properties show that the two phases of Be3N2 are potential candidate structures to be the hard material. And the α-Be3N2 has better mechanical properties than β-Be3N2. By the calculated B/G ratio, it is predicted that both phases are intrinsically brittleness and strongly prone to ductility when the pressure is above 65.6 and 68.5 GPa, respectively. Additionally, the pressure-induced elastic anisotropy analysis indicates that the elastically anisotropic of Be3N2 in both phases is strengthening with increasing pressure, and strongly dependent on the propagation direction.  相似文献

Cluster geometries and energies of BenGen (n = 1–5) and Be2nGen (n = 1–4) have been examined in theoretical electronic structure calculations. Structure optimisations were carried out using DFT B3LYP/6-31G(2df) and the energies of the optimum geometries were ordered in QCISD(T) calculations. Be and Ge bond to each other and to other atoms of their own kind, creating a great variety of low-energy clusters in a variety of structural types. Comparisons of the germanide clusters with previously explored silicide and carbide structures reveal some structural similarities, but the germanides have much more in common with the beryllium silicides than with the carbides. However, germanide clusters show a greater tendency to form cage-like structures with potential in technological applications.  相似文献

In this paper, by means of the first principles calculations based on density functional theory, a new polycrystalline two-dimensional Be2C namely Be2C-III monolayer with orthorhombic atomic configuration is predicted. In this proposed monolayer, Be and C atoms are buckled in four different planes, in which each carbon atom binds to six beryllium atoms, while each beryllium atom is shared by three carbon and its three neighboring beryllium in a quasi-planar structure. First principles calculations confirmed that the new Be2C-III monolayer is energetically, kinetically, and thermally stable. Through electronic properties investigations, it is found that the proposed monolayer is a direct semiconductor with a medium band gap of 1.75 (2.54 eV) calculated by PBE (HSE06) level of theory which can be effectively modulated by biaxial external strains. As a direct band gap semiconductor with high stabilities this new Be2C monolayer is a promising candidate for application in electronics and optoelectronics devices.  相似文献

采用基于密度泛函理论平面波赝势方法, 对纤锌矿BeO掺Cd的Be1-xCdxO合金进行电子结构与能带特性研究. 结果表明: Be1-xCdxO的价带顶始终由O 2p电子态决定, 而导带底由Be 2s和Cd 5s的电子态决定.随着Be1-xCdxO合金的Cd掺杂量增加, Cd 4d与O 2p的排斥效应逐渐加强, 同时Be1-xCdxO的带隙逐渐变小, 出现"直接-间接-直接"的带隙转变. 为了使理论值与实验值相一致, 对Be1-xCdxO带隙进行修正, 并分析了纤锌矿BeO-ZnO-CdO三元合金的带隙和弯曲系数与晶格常数的关系.  相似文献

Using a variation of arc-fusion technique, Be-doped MgO single crystals were grown, in which about 0.01% of the cation sites are occupied by Be2?. This gives rise to a variety of Be-containing paramagnetic centres, easily detectable by EPR. The models of the centres are proposed and the values of their spin-Hamiltonian parameters are determined and discussed. Two of them—VOH-Be and H-Be centres—stem from well-known paramagnetic centres such as VOH, and interstitial H atom. In addition, because of the non-central position of the ion, an isolated Be2? can trap a hole forming a Be2?O? centre. The symmetry of the Be2?O? centre at T<30K is rhombic, at a higher temperature a motional averaging of the spectrum takes place. It is shown that unusually for V centres physical properties of the VOH-Be centre (a relatively small g-factor anisotropy and high thermal stability, optical absorption energy and spin-lattice relaxation time) arc caused by the non-central position of the Be2? ion.  相似文献

We present results of first principles total energy calculations of the structure, electronic and lattice dynamics for beryllium semiboride and its three ternary alloys using generalized gradient and local density approximations under the framework of density functional theory. The generalized gradient approximation is used for all compounds except MgBeB using the Perdew-Burke-Ernzehorf exchange correlation functional while local density approximations use the Perdew-Zunger ultrasoft exchange correlation functional. The calculated ground state structural parameters are in good agreement with those of experimental and previous theoretical studies. The electronic band structure calculations show that Be2B may transform to a semiconductor after Al substitution. A linear response approach to density functional theory is used to calculate phonon dispersion curves and vibrational density of states. The phonon dispersion curves of Be2B and AlBeB are positive indicating a dynamical stablility of the structure for these compounds. The phonon dispersion curves of NaBeB and MgBeB show the imaginary phonons throughout the Brillouin zone, which confirms dynamical instability as indicated in band structures for these alloys. We also present the partial phonon density of states for different species of Be2B and AlBeB to bring out the details of the participation of different atoms in the total phonon density of state, particularly the role played by Al atom. The first time calculated phonon properties are clearly able to bring out the significant effect of isoelectronic substitution in Be2B.  相似文献

We present a study on the performance of our iterative triples correction for the coupled cluster singles and doubles excitations (CCSDT-1a+d) method for computation of potential energy surface (PES), spectroscopic constants, and vibrational spectrum for the ground state (X1Σ+) BeMg, where the ostensible inadequacy of the CCSD and CCSD(T) methods is quite expected. We compare our results with those obtained using state-of-the-art multireference configuration interaction (MRCI) investigations reported earlier by Kerkines and Nicolaides. Our estimated dissociation energy (417.37 cm?1), equilibrium distance (3.285 Å), and vibrational frequency (82.32 cm?1) are in good agreement with recent results of advanced MRCI calculations for X1Σ+ BeMg PES, which exhibits a shallow well of 469.4 cm?1 with a minimum at 3.241 Å and a harmonic vibrational frequency of 85.7 cm?1. Very weakly bound nature of X1Σ+ BeMg is clearly reflected from these values. In accord with MRCI studies, a comparison of BeMg with iso-valence weakly bound ground-state species, Be2 and Mg2, suggests that its characteristics do not exhibit any resemblance to Be2 rather, it shows a close kinship to Mg2. The agreement of our derived vibrational levels with those obtained via the high-level MRCI calculations is very encouraging reflecting the potential of the suitably modified single-reference coupled cluster (SRCC) method, CCSDT-1a+d as a tool for the study of multireference van der Waals systems.  相似文献

采用密度泛函理论框架下的第一性原理平面波超软赝势方法, 对纤锌矿BexZn1-xO合金进行能隙特性、弯曲系数和结构参数的计算. 结果表明: BexZn1-xO合金的能隙和弯曲系数都随Be掺杂组分的增大而增大. 通过修正BexZn1-xO合金的能隙值得知其合金弯曲系数b为6.02 eV, 这与实验值接近. 纤锌矿BexZn1-xO合金的能隙弯曲系数过大主要来源于体积形变和电荷转移的贡献. 文中还分析了BexZn1-xO合金的晶格常数、 平均键长和平均次近邻原子距离与Be组分的关系.  相似文献

The electron paramagnetic resonance (EPR) parameters (the anisotropic g factors, the hyperfine structure parameters and the quadrupole coupling constant Q) and local structure for Cu2+ in BeO are theoretically investigated from the perturbation formulas of these parameters for a 3d9 ion under trigonally distorted tetrahedra. The ligand orbital and spin-orbit coupling contributions are included in the basis of the cluster approach, in view of the strong covalency of the [CuO4]6? cluster. From the calculations, the impurity Cu2+ is suggested not to occupy exactly the ideal Be2+ site but to suffer a slight inward displacement (≈0.024 Å) toward the ligand triangle along the C3 axis. The theoretical EPR parameters show good agreement with the experimental data.  相似文献

We present a computational study of the stability of small homonuclear beryllium clusters Be7 ? 12 in singlet electronic states. Our predictions are based on highly correlated CCSD(T) coupled cluster calculations. Basis set convergence towards the complete basis set limit as well as the role of the 1s core electron correlation are carefully examined. Our CCSD(T) data for binding energies of Be7 ? 12 clusters serve as a benchmark for performance assessment of several density functional theory (DFT) methods frequently used in beryllium cluster chemistry. We observe that, from Be10 clusters on, the deviation from CCSD(T) benchmarks is stable with respect to size, and fluctuating within 0.02 eV error bar for most examined functionals. This opens up the possibility of scaling the DFT binding energies for large Be clusters using CCSD(T) benchmark values for smaller clusters. We also tried to find analogies between the performance of DFT functionals for Be clusters and for the valence-isoelectronic Mg clusters investigated recently in Truhlar's group. We conclude that it is difficult to find DFT functionals that perform reasonably well for both beryllium and magnesium clusters. Out of 12 functionals examined, only the M06-2X functional gives reasonably accurate and balanced binding energies for both Be and Mg clusters.  相似文献

Thermal9Be+ (I=3/2) ions are polarized by direct optical pumping in He buffer gas. Observation of?gDF=± 1 transitions yields for the hyperfine splitting frequencyv hfs(9Be+, 1s 2 2s 2 S 1/2)=1250018(5) kHz. The result is discussed with regard to predictions of recent theoretical calculations and of the Fermi-Segré formula for the ground state hfs of the Li isoelectronic sequence.  相似文献

采用基于密度泛函理论和平面波赝势技术的CASTEP程序对Zn1-xBexO合金电子结构和光学性质进行了计算.当0≤x≤1,其带隙从0.963 eV变化到7.293 eV.分析了晶格畸变和能带间排斥效应对带隙的影响.当Be含量x=0.125,0.25,0.375,0.5,0.625,0.75时,a/b轴压应变控制着带隙变化;当x=0.875,1时,c轴压应变控制着带隙变化.能带间的p-d排斥影响价带顶变动,Γ1vΓ1c之间排斥影响导带底变动.这些能带间的排斥效应被用来分析Zn1-xBexO带隙变动.另外,也分析了Zn1-xBexO介电函数虚部ε2. 关键词: 带结构 光学性质 应变 排斥  相似文献

Lattice constants, elasticity, band structure and piezoelectricity of hexagonal wide band gap BexZn1−xO ternary alloys are calculated using first-principles methods. The alloys' lattice constants obey Vegard's law well. As Be concentration increases, the bulk modulus and Young's modulus of the alloys increase, whereas the piezoelectricity decreases. We predict that BexZn1−xO/GaN/substrate (x=0.022) multilayer structure can be suitable for high-frequency surface acoustic wave device applications. Our calculated results are in good agreement with experimental data and other theoretical calculations.  相似文献

We investigate the structural, electronic, mechanical and elastic properties of two niobium based intermetallic compounds, Nb3Be and Nb3Be2, by using the density functional theory (DFT) based theoretical method. A good agreement is found among the structural parameters of both the phases with the experimentally evaluated parameters. For both the phases metallic conductivity is observed, while the Nb3Be phase is more conducting than the Nb3Be2 phase. The evaluated DOS at the Fermi level indicates that the Nb3Be2 phase is electrically more stable than the Nb3Be phase. For both phases the Nb-4d state is mostly responsible for metallic conductivity. A study of the total charge density and Mulliken atomic population reveals the existence of covalent, metallic and ionic bonds in both intermetallics. Both the phases are mechanically stable in nature, while the Nb3Be phase is more ductile than the Nb3Be2 phase. A study of the Vickers hardness shows that the Nb3Be2 phase is harder than the Nb3Be phase. Both compounds are anisotropic in nature, while the Nb3Be phase possesses larger anisotropic characteristics than the Nb3Be2 phase. The Debye temperature of both the compounds are also calculated and discussed.  相似文献

This paper carries out first principles calculation of the structure,electronic and optical properties of Be x Zn 1 x O alloys based on the density-functional theory for the compositions x = 0.0,0.25,0.5,0.75,1.0.The lattice constants deviations of alloys obey Vegard’s law well.The Be x Zn 1 x O alloys have the direct band gap(Γ-Γ) character,and the bowing coefficients are less than the available theoretical values.Moreover,it investigates in detail the optical properties(dielectric functions,absorption spectrum and refractive index) of these ternary mixed crystals.The obtained results agree well with the available theoretical and experimental values.  相似文献
