The photoemission of electrons from a p +-GaAs surface with negative electron affinity was studied experimentally at 4.2 K. A narrow peak and its phonon replicas were observed in the distribution of emitted electrons over the energies of longitudinal motion. These replicas are caused by elastic and inelastic electron tunneling from the bottom of the dimensional quantization band in the near-surface spatial-charge region through the potential barrier of the (Cs,O) activating coverage with emission of LO phonons. The measured position of the peak corresponding to elastically tunneling electrons is close to the calculated one.  相似文献

在一个特殊设计的三垒双阱异质结构中 ,注入到入射端量子阱中的电子 ,首先经过子带间弛豫填充到较低能级 ,紧接着通过共振隧穿逃逸出后面的双势垒结构 ,流入收集电极 ,完成了整个输运过程。通过比较带间光荧光谱中E2 HH1 与E1 HH1 两峰的强度 ,我们发现外加垂直磁场可以抑制子带间的LO声子和LA声子散射 ,使能量较高的子带上出现了明显的非热平衡占据。这一发现提供了一种新的控制子带间散射速率 (量子级联激光器的主要机制 )的有效方法 ,使得在量子阱子带间实现粒子数反转变得更加容易。  相似文献

The sequential excited-to-excited state resonant tunneling effect was observed in weakly coupled long-period superlattices resulting in additional negative differential conductivity resonances in multistable current–voltage characteristics. The results obtained show the evidence of the highly nonequilibrium distribution of carriers over subbands with energies below the optical phonon energy in superlattices. A new type of electric field domains, due to resonant tunneling between excited subbands in adjacent wells, is considered, and experimental evidencies of such a domain's existence are given.  相似文献

Recent scanning tunneling microscopy (STM) experimentally observed strong gap inhomogeneity in Bi2Sr2CaCu2O(8+delta) (BSCCO). We argue that disorder in the pair potential underlies the gap inhomogeneity, and investigate its role in the Fourier-transformed inelastic tunneling spectra as revealed in the STM. We find that the random pair potential induces unique q-space patterns in the local density of states (LDOS) of a d-wave superconductor. We consider the effects of electron coupling to various bosonic modes and find the pattern of LDOS modulation due to coupling to the B(1g) phonon mode to be consistent with the one observed in the inelastic electron tunnneling STM experiment in BSCCO. These results suggest strong electron-lattice coupling as an essential part of the superconducting state in high-Tc materials.  相似文献

The magneto-tunneling effect was investigated in GaAs---AlGaAs double barrier resonant tunneling devices in pulsed high magnetic fiels up to 40T applied parallel(B) and perpendicular (B) to the barrier layers. In a sample with , oscillatory structures due to the 2D electrons in the emitter and the LO phonon assisted resonant tunneling were observed when the magnetic field (B) was swept at constant bias voltages. A large drop of the current was found in the quantum limit at applied voltages below the negative differential conductivity region. A striking hysteresis was observed in the voltage-current (V - I) curves. In a wide well sample with , rich structures were observed in the V - I curve for B, corresponding to the tunneling to different cyclotron orbits from the emitter.  相似文献

In this work, we have studied the inter- and intra-subband scattering of hot electrons in quantum wells using the hot electron-neutral acceptor luminescence technique. We have observed direct evidence of the emission of confined optical phonons by hot electrons excited slightly above the n=2 subband in GaAs/Al0.37Ga0.63As quantum wells. Scattering rates of photoexcited electrons via inter- and intra-subband LO phonon emission were calculated based on the dielectric continuum model. We found that, for wide wells with the Al composition of our experiments, both the calculated and experimental results suggest that the scattering of the electrons is dominated by the confined LO phonon mode. In the calculations, scatterings among higher subbands are also dominated by the same type of phonon at well width of 10 nm.  相似文献

研究多原子半无限晶体中电子与表面光学(SO)声子耦合强,而与体纵光学(LO)声子耦合弱的极化子的激发态性质.采用线性组合算符和幺正变换方法导出与SO声子耦合强而与LO声子耦合弱情形下极化子的基态能量、第一内部激发态能量和激发能量.结果表明,多原子半无限晶体中与SO声子耦合强,而与LO声子耦合弱的极化子的基态能量、第一内部激发态能量不仅包含不同支LO声子和不同支SO声子与电子耦合的能量,而且也包含不同支SO声子之间相互作用贡献的附加能量.激发能量与体纵光学声子无关.  相似文献

采用线性组合算符和幺正变换,利用变分法计算了多原子半无限极性晶体中由电子和光学声子强耦合相互作用所产生的磁极化子的第一激发能量及平均声子数,并通过适当的数值计算图示了它们与磁场的关系。结果表明:在不同的磁场条件下,电子无限接近晶体表面和电子处于晶体深处时,磁极化子的第一激发能量和平均声子数都有所不同。  相似文献

As a typical two-dimensional (2D) coating material, graphene has been utilized to effectively reduce secondary electron emission from the surface. Nevertheless, the microscopic mechanism and the dominant factor of secondary electron emission suppression remain controversial. Since traditional models rely on the data of experimental bulk properties which are scarcely appropriate to the 2D coating situation, this paper presents the first-principles-based numerical calculations of the electron interaction and emission process for monolayer and multilayer graphene on silicon (111) substrate. By using the anisotropic energy loss for the coating graphene, the electron transport process can be described more realistically. The real physical electron interactions, including the elastic scattering of electron—nucleus, inelastic scattering of the electron—extranuclear electron, and electron—phonon effect, are considered and calculated by using the Monte Carlo method. The energy level transition theory-based first-principles method and the full Penn algorithm are used to calculate the energy loss function during the inelastic scattering. Variations of the energy loss function and interface electron density differences for 1 to 4 layer graphene coating GoSi are calculated, and their inner electron distributions and secondary electron emissions are analyzed. Simulation results demonstrate that the dominant factor of the inhibiting of secondary electron yield (SEY) of GoSi is to induce the deeper electrons in the internal scattering process. In contrast, a low surface potential barrier due to the positive deviation of electron density difference at monolayer GoSi interface in turn weakens the suppression of secondary electron emission of the graphene layer. Only when the graphene layer number is 3, does the contribution of surface work function to the secondary electron emission suppression appear to be slightly positive.  相似文献

Expressions for the phonon-assisted indirect tunneling probability in the presence of a nonuniform electric field due to two mechanisms are calculated explicitly. The first mechanism is a first order one in which an electron on one band scatters to another band with the emission of a phonon. The other mechanism is a second order process in which an electron in one band tunnels to an intermediate state in a higher band via the interband term in the Hamiltonian and then scatters to another band with the emission of a phonon. It is shown that the electric field nonuniformity enhances the indirect tunneling probability.  相似文献

Polarons in a cylindrical quantum well wire with finite confining potential   总被引:1,自引:0,他引:1  
The polaron self-energy and the correction to the electron effective mass in a cylindrical quantum well wire (QWW) are studied by the perturbation approach. The interactions of electrons with different phonon modes in the QWW system, including the confined longitudinal optical phonon modes, in the wire (LO1), in the barrier materials (LO2) and in the interface optical (IO) phonon modes, are considered. The result shows that the LO1 phonon’s contribution to the polaron self-energy increases gradually as the radius of the wire increases, and finally reaches that of the three-dimensional limit, while the LO2 phonon contributes only when the radius of the wire is very small. Also, the contribution of the IO phonon modes first increases quickly as the wire radius increases and soon reaches a maximum, then reduces to zero monotonically.  相似文献

Successive resonance tunneling via excited states, accompanied by the appearance of resonance features on the multistability current-voltage branches, is observed in a superlattice. The data show a strongly non-equilibrium charge-carrier distribution over subbands with energies below the energy of an optical phonon and indicate that a new type of an electric-field domain forms, the structure of which is determined by resonance tunneling between excited subbands in neighboring quantum wells. One of the remarkable properties of the II–VI diluted magnetic semiconductor (DMS) quantum dot (QD) is the giant Zeeman splitting of the carrier states under application of a magnetic field. This splitting reveals strong exchange interaction between the magnetic ion moment and electronic spins in the QD. A theoretical study of the electron spectrum and of its relaxation to the ground state via the emission of a longitudinal optical (LO) phonon, in a CdSe/ZnMnSe self-assembled quantum dot, is proposed in this work. Numerical calculations showed that the strength of this interaction increases as a function of the magnetic field to become more than 30 meV and allows some level crossings. We have also shown that the electron is more localized in this DMS QD and its relaxation to the ground state via the emission of one LO phonon is allowed.  相似文献

The field-induced carrier redistribution between the subbands of a semiconductor superlattice is treated using the density matrix approach. The unit cell of the superlattice consists of one quantum well with three occupied subbands. Carrier scattering on polar-optical phonons is described within the microscopic bulk phonon model. At the tunneling resonance, an intrinsic population inversion is observed. The temperature dependence of the population inversion is determined. Transparent conducting polycrystalline Al-doped ZnO (AZO) films were deposited on sapphire substrates at substrate temperatures ranging from 200 to 300 °C by pulsed laser deposition (PLD). X-ray diffraction measurement shows that the crystalline quality of AZO films was improved with increased substrate temperature. The electrical and optical properties of the AZO films have been systematically studied via various experimental tools. The room-temperature micro-photoluminescence (µ-PL) spectra show a strong ultraviolet (UV) excitonic emission and weak deep-level emission, which indicate low structural defects in the films. A Raman shift of about 11 cm−1 is observed for the first-order longitudinal-optical (LO) phonon peak for AZO films when compared to the LO phonon peak of bulk ZnO. The Raman spectra obtained with UV resonant excitation at room temperature show multi-phonon LO modes up to third order. Optical response due to free electrons of the AZO films was characterized in the photon energy range from 0.6 to 6.5 eV by spectroscopic ellipsometry (SE). The free electron response was expressed by a simple Drude model combined with the Cauchy model are reported.  相似文献

Interface phonons and bulk-like longitudinaloptical (LO) phonons and their interaction with an electron are studied for a finite four-layer heterostructure (FFLHS). An analysis of the field eigenvectors shows that, in the vicinity of the Brillouin-zone center, an interface transverse-optical (TO) mode oscillates at the bulk LO frequency, and an interface LO mode oscillates at the bulk TO frequency. Analytic expressions and numerical illustrations for dispersion relations of interface modes and for electron-phonon coupling functions and scattering rates are obtained for finite, semi-infinite and infinite quantum well (QW) structures which are important special cases of an FFLHS. It is shown that the scattering rates depend strongly on the well width of a QW structure, and that interface modes are much more important than bulk LO modes when the well width is small. The calculated results also show that the usual selection rules for intersubband and intrasubband transitions break down in asymmetric heterostructures. Moreover, we have found an interesting result. That is, in comparison with the negligibly small interaction between an electron and the lowest-frequency interface-mode in symmetric single QWs and commonly used step QWs, this interaction may be very large in asymmetric single QWs and general step QWs.  相似文献

The tunneling path between the CuO2 layers in cuprate superconductors and a scanning-tunneling-microscope tip passes through a barrier made from other oxide layers. This opens up the possibility that inelastic processes in the barrier contribute to the tunneling spectra. Such processes cause one or possibly more peaks in the second derivative current-voltage spectra displaced by phonon energies from the density of states singularity associated with superconductivity. Calculations of inelastic processes generated by apical O phonons show good qualitative agreement with recent experiments reported by Lee et al. Further tests to discriminate between these inelastic processes and coupling to planar phonons are proposed.  相似文献

The problem of intersubband relaxation in GaAs/GaAs quantum wells, where the energy separation of the two lowest subbands is smaller than the optical phonon energy, is considered. Time resolved pump-and-probe measurements are performed with a far-infrared free-electron laser on two multiquantum well samples with similar thicknesses (≈300 Å), but different doping and mobilities. The measured lifetimes are shorter than could be explained by acoustic phonon emission alone. Monte-Carlo calculations show the importance of electron–electron scattering for thermalization of the hot electron distribution function and subsequent optical phonon emission from the long thermal tail.  相似文献
