Laser diodes and amplifiers of a new type based on asymmetric quantum-well heterostructures having a set of effective layers
of different thickness are considered. In distinction to conventional laser heterostructures, for such modified quantum-well
systems the gain spectrum and the set of lasing frequencies can be varied over a wide range by choosing the widths and the
component composition of quantum wells and barrier regions. The transformation of the amplification bands for the TE and TM
modes with the excitation current was studied. Calculations were performed for the GaAs−AlxGa1−xAs system. In a model of direct transitions the subbands of heavy and light holes as well as changes in the polarization factor
with the frequency of light are considered. A number of questions associated with spectral broadening of lines and determination
of radiation localization and distribution of quasi-Fermi levels in the effective layers are discussed.

Details of an experimental investigation of the output characteristics of the 1.2 kW cw transverse-flow, electrically excited CO2 laser are presented. They were used for estimation of the saturation intensity and the laser cavity loss values, as they follow from the Rigrod-type model of laser operation. The saturation intensity parameter was calculated from measurements of the output power and small signal gain performed with the same experimental conditions. Measurements of the small signal gain were conducted at different points along the gas flow direction for several laser operational parameters described by gas pressure and input electrical power. 相似文献

A variational calculation is presented for the ground-state properties of excitons confined in spherical core-shell quantum-dot quantum-well (QDQW) nanoparticles. The relationship between the exciton states and structure parameters of QDQW nanoparticles is investigated, in which both the heavy-hole and the light-hole exciton states are considered. The results show that the confinement energies of the electron and hole states and the exciton binding energies depend sensitively on the well width and core radius of the QDQW structure. A detailed comparison between the heavy-hole and light-hole exciton states is given. Excellent agreement is found between experimental results and our calculated 1se-1sh transition energies. 相似文献

The polarization characteristics of the radiation produced by a quantum-well heterolaser with a nonselective resonator were considered theoretically (with account for spectral broadening) at different values of the loss coefficient. The dependence of the radiation intensity on the pumping current has been obtained for a set of longitudinal modes. The change in the degree of polarization depending on the ratio between the coefficients of optical losses for TE and TM modes has been established. 相似文献

An analysis of the power-current and tuning characteristics of asymmetric multiple-layer inhomogeneously pumped quantum-well
lasers with mode selection in the external resonator was performed. It is shown that the choice of the parameters of the barrier
and active layers of the laser heterostructure and optimization of the dispersion characteristics of the selective element
of the external resonator make it possible to realize continuous tuning of the lasing wavelength in a wide spectral range
at a practically constant output radiation power.

We studied the dynamic characteristics of InGaAs/GaAs/InGaP quantum-well lasers generating at two wavelengths of about 1 μm
with a spectral separation of 15–40 nm. We observed experimentally regimes of jumplike switching and self-sustained pulsations
of radiation. The influence of ballistic transfer of carriers during intraband absorption on the production of positive feedback
in the dynamic system is studied theoretically.

单增益模块的无机液体激光体系在通过流动循环散热时,也导致抽运区域的增益介质在流动方向上产生了热梯度.而双增益模块的液体激光系统既能有效地散热,同时也避免了流动方向的热梯度,具有较好的性能.采用数值计算方法模拟了同样增益长度的单、双增益模块系统的热特性和输出激光的远场光斑分布,并进行了对比分析.结果表明双增益模块液体激光系统的性能明显优于单增益模块系统:远场光斑的峰值强度提高一个数量级,能量集中度和光束质量均得到明显的提高. 相似文献

从理论和实验的角度分析了在腔损耗调制状态下,当调制速度与CO2激光转动能级间的驰豫速度相当时,激光器输出脉冲峰值功率与增益系数间存在的非线性特性:峰值功率随增益系数的增加,存在饱和现象。这种特性是CO2B类激光器的特点,实验和理论模拟结果一致。 相似文献

研究了增益饱和在啁啾脉冲放大中的影响,发现由于增益饱和在存在,压缩后脉冲的信噪比会下降,而且展宽器附加的色散也会降低输出的信噪比,这种降低对应着一定的光谱畸变。通过对展宽/压缩器作用的分析,提示了啁啾脉冲放大中光谱与光强的内在联系,提出利用非共振放大来修正光谱畸变提高放大压缩后的信噪比。 相似文献

由于晶体弯曲、电子多重散射和晶格热振动引起的粒子退道,辐射同原子相互作用引起的电离损失,以及系统非线性引起的全局分叉与混沌行为等,晶体摆动场辐射面临的问题比自由电子激光要复杂得多。首先,引入晶体摆动场自发辐射谱分布,并在简谐近似下讨论了运动方程、系统增益和能量衰减。结果表明:一般情况下辐射谱只有少数几条谱线,而在简谐近似下,谱线只有一条。其次,指出了辐射能量比较高时,衰减是主要的,选择的晶体长度必须小于衰减长度,且可选择正电子或质子作炮弹;当辐射能量比较低时,退道是主要的,选择的晶体长度必须小于退道长度,且可选择重离子作炮弹。 相似文献

The influence of various lasing-radiation polarization states and types of optical dipole transitions on the nonlinear amplitude-detuning characteristics of quantum-well semiconductor lasers with pump current modulation has been theoretically investigated. 对于激光系统性能而言,谐振腔最佳透射率具有非常重要的作用。低增益、宽带脉冲准分子激光的最佳透射率条件与其激光抽运脉冲引起的增益脉宽有密切关系。提出了在激光四能级系统速率方程的基础上模拟低增益准分子激光的跃迁行为。并利用合理的近似,研究低增益脉冲准分子激光谐振腔的最佳透射率。给出了其在不同增益脉宽情况下统一的最佳透射率条件,并分析了以小信号增益系数为函数的最佳透射率变化规律。所得到的结论为:低增益、宽带脉冲准分子激光的最佳透射率情况和连续激光器有所不同。而是取决于增益脉宽和光子寿命之间的关系。上述结论得到了相应实验研究结果的证实。 相似文献

高速全光逻辑门是实现光分组交换、光计算和未来高速大容量光传输的关键器件,近年来受到广泛的关注。半导体光放大器(SOA)因为具备体积小、工作波长范围宽、响应时间短及良好的非线性特性等优点,成为研制高速全光逻辑器件的首选。采用分段模型分析了SOA的稳态增益饱和特性,通过数值求解载流子速率方程和光传输方程对其特性进行了仿真实现。结果表明,SOA在入射光功率不同时会表现出明显的非线性;在一定范围内增加光功率,SOA增益持续增加,继续增加入射光功率,SOA逐渐进入饱和吸收状态,增益反而降低。 相似文献
