We theoretically analyze the tunneling of electrons through a heterostructure with two barriers and a quantum well between them in a magnetic field perpendicular to the current. We take into account the contribution from electrons with various positions of the magnetic oscillator center to the current. The region of the Z-shaped current-voltage characteristic for the heterostructure is shown to narrow as the magnetic field strengthens. Our analysis reveals a critical magnetic field strength at which the Z-shaped current-voltage characteristic transforms into an N-shaped one. We compare our results with experimental data.  相似文献

采用简单的数值计算方法研究了均匀横向磁场条件下通过抛物量子阱结构的共振隧穿。计算了几种GaAs-AlxGa1-xAs-GaAs抛物阱结构的透射系数。结果表明:磁场增加时,共振峰向高能区移动,新的共振峰出现;同时讨论了回旋中心在不同位置时,抛物阱结构的J-V 特性。我们发现回旋中心在抛物阱中心时更有助于解释实验,并且能够得到和实验一致的结果:磁场增加,电流峰值减少且向高偏压移动。  相似文献

We study the magnetic behaviors of a spin-1/2 quantum compass chain (QCC) in a transverse magnetic field, by means of the analytical spinless fermion approach and numerical Lanczos method. In the absence of the magnetic field, the phase diagram is divided into four gapped regions. To determine what happens by applying a transverse magnetic field, using the spinless fermion approach, critical fields are obtained as a function of exchanges. Our analytical results show, the field-induced effects depend on in which one of the four regions the system is. In two regions of the phase diagram, the Ising-type phase transition happens in a finite field. In another region, we have identified two quantum phase transitions (QPT)s in the ground state magnetic phase diagram. These quantum phase transitions belong to the universality class of the commensurate-incommensurate phase transition. We also present a detailed numerical analysis of the low energy spectrum and the ground state magnetic phase diagram. In particular, we show that the intermediate state (h c1 < h < h c2) is gapful, describing the spin-flop phase.  相似文献

The quantum states and energy spectrum of an electron in a rectangular step quantum well in a magnetic field parallel to the plane of two-dimensional electronic gas are investigated. It is shown that the joint effect of a magnetic field and confining potential of quantum well results in radical change of the electron energy spectrum. The energy dependencies on the parameters of the quantum well and magnetic field induction are investigated. Numerical calculations are carried out for an AlAs/ GaAlAs/ GaAs/ AlAs step quantum well.  相似文献

We consider a system composed of two electrons moving in an infinite quantum well with an ionized donor in the presence of a strong magnetic field. The binding energies of the ground state and some low-lying excited states are calculated with a variational method. The effects of the well-width on the binding energies of this system are investigated. Our results are suitable for both two-dimensional and three-dimensional conditions. When the well-width goes to infinite, the results go to the results for three-dimensional case. And when the wellwidth goes to zero, the results are in agreement with that for two-dimensional condition.  相似文献

The contribution of electron-phonon scattering to conductivity of a quantum cylinder in a longitudinal magnetic field has been studied. It has been shown that the conductivity of the nanotube undergoes Aharonov-Bohm oscillations with variations in the magnetic flux through the nanotube cross section. The formulas describing the temperature dependence of the resistance of the nanostructure both in the case of an isotropic phonon spectrum and with allowance for the effects of phonon confinement have been obtained in the analytical form.  相似文献

By using an appropriate coordinate transform we have calculated the intersubband optical absorption in the single square well under a tilted magnetic field. In this study the dependence of the intersubband transitions on the magnetic field strength and the direction of the magnetic field (tilt angle) is discussed. We show that intersubband optical absorption is sensitive to the tilt angle. This behaviour in the intersubband optical absorption gives a new degree of freedom in regions of interest device applications.  相似文献

The time-resolved Hanle effect is examined for negatively charged InGaAs/GaAs quantum dots. Experimental data are analyzed by using an original approach to separate behavior of the longitudinal and transverse components of nuclear polarization. This made it possible to determine the rise and decay times of each component of nuclear polarization and their dependence on transverse magnetic field strength. The rise and decay times of the longitudinal component of nuclear polarization (parallel to the applied field) were found to be almost equal (approximately 5 ms). An analysis of the transverse component of nuclear polarization shows that the corresponding rise and decay times differ widely and strongly depend on magnetic field strength, increasing from a few to tens of milliseconds with an applied field between 20 and 100 mT. Current phenomenological models fail to explain the observed behavior of nuclear polarization. To find an explanation, an adequate theory of spin dynamics should be developed for the nuclear spin system of a quantum dot under conditions of strong quadrupole splitting.  相似文献

The acoustomagnetoelectric (AME) field in a quantum well with a parabolic potential (QWPP) has been studied in the presence of an external magnetic field. The analytic expression for the AME field in the QWPP is obtained by using the quantum kinetic equation for the distribution function of electrons interacting with external phonons. The dependence of the AME field on the temperature T of the system, the wavenumber q of the acoustic wave and external magnetic field B for the specific AlAs/GaAs/AlAs is achieved by using a numerical method. The problem is considered for both cases: The weak magnetic field region and the quantized magnetic field region. The results are compared with those for normal bulk semiconductor and superlattices to show the differences, and we use the quantum theory to calculate the AME field in the QWPP.  相似文献

We investigate the double-layer electron system in a parabolic quantum well at filling factor nu=2 in a tilted magnetic field using capacitance spectroscopy. The competition between two ground states is found at the Zeeman splitting appreciably smaller than the symmetric-antisymmetric splitting. Although at the transition point the system breaks up into domains of the two competing states, the activation energy turns out to be finite, signaling the occurrence of a new insulator-insulator quantum phase transition. We interpret the obtained results in terms of a predicted canted antiferromagnetic phase.  相似文献
