We report on experiments and theory of resonant tunneling anisotropic magnetoresistance (TAMR) in AlAs/GaAs/AlAs quantum wells (QW) contacted by a (Ga,Mn)As ferromagnetic electrode. Such resonance effects manifest themselves by bias-dependent oscillations of the TAMR signal correlated to the successive positions of heavy (HH) and light (LH) quantized hole energy levels in GaAs QW. We have modeled the experimental data by calculating the spin-dependent resonant tunneling transmission in the frame of the 6 x 6 valence-band k.p theory. The calculations emphasize the opposite contributions of the (Ga,Mn)As HH and LH subbands near the Gamma point, unraveling the anatomy of the diluted magnetic semiconductor valence band.  相似文献

We study tunneling through resonant tunneling diodes (RTD) with very long emitter drift regions (up to 2 microm). In such diodes, charge accumulation occurs near the double barrier on the emitter side, in a self-induced potential pocket. This leads to a substantial enhancement of the wave function overlap between states of the pocket and the RTD, and, consequently, to increased off-resonant current mediated by various scattering processes. For RTD with the longest drift region (2 microm), an additional strong current peak is observed between the first and the second resonant peaks. We attribute this pronounced feature to the intersubband transitions mediated by resonant emission of intersubband plasmons.  相似文献

We report experiments on resonant tunneling through a quantum antidot in the fractional quantum Hall regime. The envelope of the conductance peaks indicates tunneling via two resonant states, one of them bound on the lithographic antidot, the other on a hill of the disorder potential. Moreover, our analysis indicates that the coherent tunneling rate between the two states is an order of magnitude higher than the phase breaking rate, thus giving evidence for a coherently coupled "antidot molecule."  相似文献

Strongly temperature dependent peaks in the tunnel conductance of Al-Al oxide-Pd diodes appearing at low temperatures are interpreted in terms of resonant tunneling via impurity states. We experimentally demonstrate the observation of macroscopic resonant tunneling(MRT) phenomenon of the macroscopic distinct flux states in a radio frequency superconducting quantum interference device(rf-SQUID) under a singlecycle sinusoidal driving.The population of the qubit exhibits interference patterns corresponding to resonant tunneling peaks between states in the adjacent potential wells.The dynamics of the qubit depends significantly on the amplitude,frequency,and initial phase of the driving signal.We do the numerical simulations considering the intra-well and interwell relaxation mechanism,which agree well with the experimental results.This approach provides an effective way to manipulate the qubit population by adjusting the parameters of the external driving field.  相似文献

We investigate the inter-well coupling of multiple graphene quantum well structures consisting of graphene superlattices with different periodic potentials. The general form of the eigenlevel equation for the bound states of the quantum well is expressed in terms of the transfer matrix elements. It is found that the electronic transmission exhibits resonant tunneling peaks at the eigenlevels of the bound states and shifts to the higher energy with increasing the incident angle. If there are N coupled quantum wells, the resonant modes have N-fold splitting. The peaks of resonant tunneling can be controlled by modulating the graphene barriers.  相似文献

The spin-polarized tunneling current through a double barrier resonant tunneling diode (RTD) with ferromagnetic GaMnN emitter/collector is investigated theoretically. Two distinct spin splitting peaks can be observed at current-voltage (I-V) characteristics at low temperature. The spin polarization decreases with the temperature due to the thermal effect of electron density of states. When charge polarization effect is considered at the heterostructure, the spin polarization is enhanced significantly. A highly spin-polarized current can be obtained depending on the polarization charge density.  相似文献

We report resonant tunneling experiments in a quantum antidot sample in the integer quantum Hall regime. In particular, we have measured the temperature T dependence of the peak value of a conductance peak on the i = 2 plateau, where there are two peaks per magnetic flux quantum straight phi(0). We observe a T-1 dependence as expected when tunneling through only one electron state is possible. This result is incompatible with tunneling through a compressible ring of several degenerate states. We also observe, for the first time, three conductance peaks per straight phi(0) on the i = 3 plateau.  相似文献

We have calculated the potential profile and the electronic levels in resonant tunneling double barrier structures with nanometric lateral dimensions (≤ 500 nm) for various contact doping. At biases for which the box states (laterally confined quantum well) are resonant with the emitter Fermi level, fine structures are expected in the resonant tunneling current. Comparison with I(V) characteristics measured on nanometric GaAs/GaAlAs and GaAs/GaAlAs/InGaAs resonant tunneling diodes shows that our model accounts for the resonance bias voltage and explains the shape of the current peak. The fine structure observed in the current peak provides a spectroscopy of the confined states in the quantum box.  相似文献

Based on the Floquet theory and Keldysh's nonequilibrium Green's function methods, we study the electron transport through the HgTe/CdTe quantum wells (QWs) irradiated by a monochromatic laser field. We find that when the laser field is applied, the edge states are split into a series of sidebands. When the Fermi level lies among these sidebands, the quantized plateau of the conductance is destroyed. Instead, the conductance versus the radiation frequency exhibits the successive oscillation peaks corresponding to the resonant tunneling through the sidebands of the edge states. The resonant interaction between the quasiparticles and the radiation field opens the gaps in the crossing region of the sidebands, which can be tuned by the radiation strength and frequency. This leads to the shift of the oscillation peaks in the conductance. We also show that the amplitudes of the oscillation peaks in the conductance are governed by the radiation strength and frequency.  相似文献

In this paper we study the influence of the magneto-coupling effect between the longitudinal motion component and the transverse Landau orbits of an electron on transmission features in single barrier structures. Within the parabolic conduction-band approach, a modified one-dimensional effective-mass Schr?dinger equation, including the magneto-coupling effect generated from the position-dependent effective mass of the electron, is strictly derived. Numerical calculations for single barrier structures show that the magneto-coupling effect brings about a series of the important changes for the transmission probability, the above-barrier quasi-bound states, and the tunneling time. Through examining the variation of the above-barrier resonant-transmission spectrum with the barrier width and observing the well-defined Lorentzian line-shape of the above-barrier resonant peaks, we convincingly show that the above-barrier resonant transmission in single barrier structures is delivered by the above-barrier quasibound states in the barrier region, just as the below-barrier resonant tunneling in double barrier structures is mediated by the below-barrier quasi-bound states in the well. Furthermore, we come to the conclusion that the magneto-coupling effect brings about not only the splitting of the above-barrier quasi-bound levels but also the striking reduction of the level-width of the quasi-bound states, correspondingly, the substantial increase of the density of the quasi-bound states. We suggest that magneto-coupling effects may be observed by the measurements of the optical absorption spectrum associated with the above-barrier quasi-bound states in the single barrier structures. We have observed the macroscopic resonant tunneling of magnetic flux between macroscopically distinct quantum states in a superconducting flux qubit.The dependences of the macroscopic resonant tunneling on the barrier height of the potential well,the flux bias and the initial state are investigated.Detailed measurements of the tunneling rate as a function of the flux bias reveal the feature of the quantum noise in the superconducting flux qubit.  相似文献

A single-barrier GaAs/AlAs/GaAs heterostructure, with self-assembled In-based quantum dots incorporated in the AlAs tunnel barrier, exhibits a series of resonant peaks in the low temperature current–voltage characteristics. We argue that each peak arises fromsingle-electrontunneling through thediscrete zero-dimensionalstate of anindividualInAs dot. We use the tunneling for fine probing of the local density of states in the emitter-accumulation layer. Landau-quantized states are resolved at magnetic field B∥ as low as 0.2 T. Recent measurements of mesoscopic tunneling and cotunneling fluctuations in Coulomb blockaded ballistic quantum dots are presented. The statistics and parametric fluctuations (as a function of magnetic field) of Coulomb blockade peak heights are found to be consistent with random-matrix-theory predictions. Mesoscopic fluctuations of elastic cotunneling, measured in the valleys between blockade peaks, are also presented along with a semiclassical explanation of the observed enhancement of the magnetic field scale of cotunneling fluctuations compared to resonant tunneling fluctuations.  相似文献

通过理论计算研究GaMnN铁磁共振隧穿二极管自旋电流输运特性.理论结果表明在电流特性曲线上出现两个明显的自旋分裂峰.该电流自旋分裂峰和相应的自旋极化随温度的升高而逐渐减小消失.当进一步考虑到GaN异质结界面极化电荷影响时,自旋向下的电流共振峰得到明显增强,同时电流的自旋极化也得到相应的提高.在一定的极化电荷条件下,可以获得较高的自旋极化电流. 关键词: GaMnN 共振隧穿 自旋电流 极化电荷  相似文献

The effect of properly lined-up quantum-well (QW) states, under an external bias, on the electron resonant tunneling is investigated in an InAlAs/InGaAs triple-barrier structure. The degree of alignment of two QW confined ground states at a resonant voltage is analyzed with low-temperature measurement. The experimental data shows the enhanced resonant tunneling effects, and proves that the second QW structure added to the InGaAs/ InAlAs double-barrier heterostructure can act as an effective tool for probing and extracting the resonant tunneling properties deep in a QW.  相似文献
