本文报导了通过低压金属有机物化学气相沉积(MOCVD)的InGaN/GaN量子阱蓝光发光二极管(LED)与钇铝石榴石(YAG)荧光粉结合而得的白光发光二极管(W-LED).在室温、正向电流20mA时,W-LED轴向亮度为170mcd,显色指数(CRI)达到82,色温(CCT)为7448K,CIE色坐标是(0.296,0.316),接近纯白色(0.33,0.33).随着注入电流的增强,测量并探讨了白光LED的发射光谱与发光强度的变化.  相似文献

为降低ITO薄膜对紫外波段的光吸收,制备低电压高功率的紫外LED,研究了一种基于金属掺杂ITO透明导电层的365 nm紫外LED的制备工艺。利用1 cm厚的石英片生长了不同厚度ITO薄膜以及在ITO上掺杂不同金属的新型薄膜,并研究了在不同的退火条件下这种薄膜的电阻和透过率,分析了掺杂金属ITO薄膜的带隙变化。将这种掺杂的ITO薄膜生长在365 nm外延片上并完成电极生长,制备成14 mil×28 mil的正装LED芯片。利用电致发光(EL)设备对LED光电性能进行测试并对比。实验结果表明:掺Al金属的ITO薄膜能够相对ITO薄膜的带隙提高0.15 eV。在600℃退火后,方块电阻降低6.2 Ω/□,透过率在356 nm处达到90.8%。在120 mA注入电流下,365 nm LED的电压降低0.3 V,功率提高14.7%。ITO薄膜掺金属能够影响薄膜带隙,改变紫光LED光电性能。  相似文献

We describe the fabrication of microfluidic channel structures on the surface of a borosilicate glass slide by femtosecond laser direct writing for optical waveguide application. Liquid with a variable refractive index is fed into the microchannel, serving as the core of the waveguide. We demonstrate that either a multimode or a single-mode waveguide can be achieved by controlling the refractive index of the liquid.  相似文献

We have investigated efficiency droop in InGaN-based blue LEDs by considering radiative, nonradiative, and carrier spillover processes in the context of internal quantum efficiency (IQE) vs. injection current. If relied on fitting only, both the Auger recombination and an empirical formula for carrier spillover are consistent with experiments. However, the dependence of IQE on quantum well parameters and lack of droop in optical pumping experiments support the notion that carrier spillover is the main mechanism in play.  相似文献

An electric-field poling process was established that yielded uniform periodically poled lithium niobate (PPLN) in 0.5 mm thick lithium niobate substrate. We have fabricated 50 mm long fanned as well as multigrating PPLNs having period variations from 25 μm to 32 μm. These PPLNs are required for quasi-phase-matched (QPM) optical parametric oscillator (OPO) applications. We have also configured a bench-top OPO set-up based on these PPLNs.  相似文献

首先利用电流路径模型分析n型电极尺寸及间距等对垂直结构发光二极管(VS-LEDs)电流分布均匀性的影响,依此设计出一种螺旋状环形结构电极。其次,通过建立有限元分析软件Comsol仿真模型模拟VSLEDs有源层的电流密度分布,发现螺旋状环形结构电极的环间距越小,电流密度分布越均匀。最后,利用VS-LEDs芯片制备技术实现具有螺旋状环形电极的垂直结构LED芯片。实验结果显示,在350 m A电流驱动下,电极环间距为146.25μm的芯片具有最大的功能转换效率,达到26.8%。  相似文献

在还原气氛保护下利用高温固相法合成了化学组分为(M1,M2)10(PO4)6X2(M1=Ca,Sr,Ba;M2=Eu,Mn;X=F,Cl,Br)的可被紫光激发的蓝光、绿光和红光荧光粉,制备了紫光LED芯片+蓝光荧光粉+YAG荧光粉的二基色白光LED;紫光LED芯片+蓝光荧光粉+红光荧光粉的二基色白光LED,以及紫光LED芯片+蓝光荧光粉+绿光荧光粉+红光荧光粉的三基色白光LED。测试了所有制备的白光LED在不同的直流电驱动下的色度坐标、相关色温和显色指数。  相似文献

Technologies and methods of prototyping microfluidic devices are widely used in solving many biological problems and testing of operability of new microanalytic systems. This study is devoted to analyzing the features of the formation of microstructures in SU-8 photoresist and the preparation of replicas in polydimethyl siloxane by the soft lithography method. It has been shown that the aspect ratio of the resultant microstructures is determined by their shape, size, and the force of resist adhesion to the silicon substrate and the efficiency of the circulation of the developer around microstructures. In the replication of complex microstructures, an aspect ratio of ~25 is attained. The technology considered here is used to prepare microfluidic chips with mechanical traps for fixation and the in vitro analysis of living cells.  相似文献

为了提高LED光源色温和亮度的调节精度和准确度,结合色温由低向高变化时光色所呈现的渐变特点,提出了一种低色温白光LED灯珠、高色温白光LED灯珠加红绿蓝光LED灯珠补偿式调光的方法.将色温分成三个部分进行调节,每个部分选用不同的LED灯珠组合来进行调光.实验结果表明:不同组合情况下的LED光源的初始输出色温相对于目标值的偏差范围在1%以内;亮度可以在保证色温不变的情况下独立进行调节,初始输出值与目标值的偏差范围在1%以内;经过微调之后可以达到目标值;达到了色温和亮度独立调节的要求;光源发光稳定,不会因为长时间工作而影响调节精度.  相似文献

Blue top-emitting organic light-emitting devices (TOLEDs) with highly saturated color were developed by microcavity effect. The device structure studied was glass/reflective silver/indium-tin oxide (ITO)/organic electroluminescent stack/semi-transparent cathode (calcium/silver). By changing the thicknesses of ITO and organic layers in the microcavity structure device doped with p-bis(p-N, N-di-phenyl-aminostyryl)benzene (DSA-ph), highly saturated color with Commission Internationale de L'Eclairage chromaticity coordinates (CIEx,y) of (0.14, 0.08) was obtained.  相似文献

简要报道了采用一种改进的低压金属有机化物化学气相沉积(LP-MOCVD)方法制备GaNp-n结蓝光光发射二极管(LED),介绍了LED的基本特性,这种LED具有良好的I-V特性和光谱特性,室温下,在正向电压5V,正向电流3-20mA的条件下,峰值波长为依Mg的掺杂浓度和退火条件的不同而不同,分别在425nm,435nm和480nm附近,发射谱的半峰宽约为50nm。  相似文献

Atom lithography with chromium can be utilized to fabricate a pitch standard,which is directly traceable to the wavelength of the laser standing waves. The result of a calibrated commercial AFM measurement demonstrates that the pitch standard is(212.8±0.1) nm with a peak-to-valley-height(PTVH) better than 20 nm. The measurement results show the high period accuracy of traceability with the standing laser wavelength(λ /2 = 212.78 nm). The Cr nano-grating covers a 1000 μm×500 μm area, with a PTVH better than 10 nm. The feature width broadening of the Cr nanostructure has been experimentally observed along the direction of the standing waves. The PTVH along the Gaussian laser direction is similar to a Gaussian distribution. Highly uniform periodic nanostructures with a big area at the millimeter scale, and the surface growth uniformity of the Cr nano-grating, show its great potential in the application of a traceable pitch standard at trans-scales.  相似文献

针对封装胶中掺杂纳米颗粒以及采用梯度折射率的LED封装模式,用蒙特卡罗方法模拟光在胶体中的传播,分析散射系数对透光率的影响.结果表明,透光率随散射系数增大而减小.对于固定的封装层数,各层均采取最佳折射率值时,透光率可以达到最大.梯度折射率值逐渐减小的多层纳米掺杂封装结构,透光率高于传统的封装模式,能够提高LED的出光效率.  相似文献

We describe the realization of atom-optical elements as magnetic waveguide potentials, beam splitters and gravitational traps on a microchip. The microchip was produced by electroplating gold conductors on an aluminium-oxide substrate. The conductors are 30–150 μm wide and allow for the generation of waveguides at large distances to the chip surface, where surface effects are negligible. We show that these elements can be integrated on a single chip to achieve complex atom-optical circuits.  相似文献

探索和理解引力场弯曲时空的本质一直是人类孜孜不倦追求的目标。尤其最近天文学上两大事件:激光干涉引力波天文台探测到引力波信号以及事件视界望远镜拍到黑洞的影子,进一步激发人类对古老而神秘引力的兴趣。尽管人类在探测引力现象的天文实验技术上取得了巨大的进步,但是对于有些引力现象的研究仍然面临着挑战,特别是与引力有关的量子效应。另一方面,类比引力系统为人类研究引力效应提供了一个新的实验平台,它可以在实验室环境下研究目前天文观测仍面临挑战的引力现象,例如黑洞附近引力场的量子效应。文章将介绍以光子芯片作为一种类比引力的实验体系而实现的引力场弯曲时空的模拟与研究。  相似文献

We report on the integration of small-scale optical components into silicon wafers for use in atom chips. We present an on-chip fibre-optic atom detection scheme that can probe clouds with small atom numbers. The fibres can also be used to generate microscopic dipole traps. We describe our most recent results with optical microcavities and show that a sufficiently high finesse can be achieved to enable single-atom detection on an atom chip. The key components have been fabricated by etching directly into the atom chip silicon substrate.  相似文献

采用等效电路的热阻法计算了大功率LED照明器的热阻,并估算了散热器的面积,然后利用Icepak软件进行建模分析。通过改变散热器翅片的高度、类型及散热器的面积,比较模拟软件计算后的温度分布与原始温度,分析得出翅片在增加高度时改变散热性能最为明显,为大功率LED照明器的热设计提供了参考。  相似文献
