We have performed first-principles calculations on the structural, electronic and magnetic properties of seven different 3d transition-metal (TM) impurity (V, Cr, Mn, Fe, Co, Ni and Cu) doped armchair (5,0) and zigzag (8,0) gallium nitride nanotubes (GaNNTs). The results show that there is distortion around 3d TM impurities with respect to the pristine GaNNTs for 3d TM-doped (5,5) and (8,0) GaNNTs. The change of total magnetic moment follows Hund’s rule for 3d TM-doped (5,5) and (8,0) GaNNTs, respectively. The total density of states (DOS) indicates that Cr-, Mn-, Fe- and Ni-doped (5,5) GaNNTs as well as Cr-, Mn-, Ni- and Cu-doped (8,0) GaNNTs are all half-metals with 100% spin polarization. The study suggests that such TM-doped nanotubes may be useful in spintronics and nanomagnets.  相似文献

The structural and electronic properties of semiconductors (Si and Ge) and metal (Au and Tl) atoms doped armchair (n, n) and zigzag (n, 0); n=4–6, single wall carbon nanotubes (SWCNTs) have been studied using an ab-initio method. We have considered a linear chain of dopant atoms inside CNTs of different diameters but of same length. We have studied variation of B.E./atom, ionization potential, electron affinity and HOMO–LUMO gap of doped armchair and zigzag CNTs with diameter and dopant type. For armchair undoped CNTs, the B.E./atom increases with the increase in diameter of the tubes. For Si, Ge and Tl doped CNTs, B.E./atom is maximum for (6, 6) CNT whereas for Au doped CNTs, it is maximum for (5, 5) CNTs. For pure CNTs, IP decreases slightly with increasing diameter whereas EA increases with diameter. The study of HOMO–LUMO gap shows that on doping metallic character of the armchair CNTs increases whereas for zigzag CNTs semiconducting character increases. In case of zigzag tubes only Si doped (5, 0), (6, 0) and Ge doped (6, 0) CNTs are stable. The IP and EA for doped zigzag CNTs remain almost independent of tube diameter and dopant type whereas for doped armchair CNTs, maximum IP and EA are observed for (5, 5) tube for all dopants.  相似文献

We calculated, using spin polarized density functional theory, the electronic properties of zigzag (10,0) and armchair (6,6) semiconductor silicon carbide nanotubes (SiCNTs) doped once at the time with boron, nitrogen, and oxygen. We have looked at the two possible scenarios where the guest atom X (B, N, O), replaces the silicon XSi, or the carbon atom XC, in the unit cell. We found that in the case of one atom B @ SiCNT replacing a carbon atom position annotated by BC exhibits a magnetic moment of 1 μB/cell in both zigzag and armchair nanotubes. Also, B replacing Si, (BSi), induce a magnetic moment of 0.46 μB/cell in the zigzag (10,0) but no magnetic moment in armchair (6,6). For N substitution; (NC) and (NSi) each case induce a magnetic moment of 1 μB/cell in armchair (6,6), while NSi give rise to 0.75 μB/cell in zigzag (10,0) and no magnetic moment for NC. In contrast the case of OC and OSi did not produce any net magnetic moment in both zigzag and armchair geometries.  相似文献

We report dielectric function related optical properties namely dielectric constant, static dielectric constant, and absorption coefficients of C-substituted hexagonal boron nanotubes. The optical properties were computed for parallel and perpendicular polarized light in the framework of density functional theory. In this regard, three models of BNTs namely armchair (3,3), zigzag (5,0), and chiral (4,2) have been undertaken for probing the effect of carbon impurity. Our calculations show high dielectric constant of armchair and chiral BNTs for parallel polarized light and magnitude becomes smaller for higher impurity concentration, while zigzag BNT exhibits reverse trend for high impurity concentration. For perpendicular polarized light, the magnitude of dielectric constant ε 1(ω) is decreased and shifts at higher frequencies. The absorption is revealed highest for armchair followed by zigzag and chiral BNTs independent of impurity concentration. The intensity of absorption gets weaken for higher concentration. The chiral BNTs show smaller but uniform absorption in smaller frequency range results in uniform field emission. These findings are also compared with available experimental and theoretical results. These metallic nanotubes are promising candidate as interconnects for nanodevices as well as field emission devices.  相似文献

The reflectance of unoriented single-wall carbon nanotube films has been measured over a wide wavelength range (far-IR–UV). The results are consistent with the film being a mixture of conducting (armchair), small bandgap (nm, mod 3) and semiconducting nanotubes. The optical conductivity shows peaks corresponding to transitions between density-of-states peaks of these tubes, at energy locations consistent with 1.4 nm diameter tubes. In addition optical absorption spectroscopy of aligned single-wall carbon nanotubes shows that the optical transitions are well-aligned along the tube axis. This behavior is consistent with polarized resonant Raman and electronic structure calculations.  相似文献

We present a systemic study of the structural and electronic properties of Cun nanowires (n=5, 9 and 13) encapsulated in armchair (8,8) gallium nitride nanotubes (GaNNTs) using the first-principles calculations. We find that the formation processes of these systems are all exothermic. The initial shapes are preserved without any visible changes for the Cu5@(8,8) and Cu9@(8,8) combined systems, but a quadratic-like cross-section shape is formed for the outer nanotube of the Cu13@(8,8) combined system due to the stronger attraction between nanowire and nanotube. The electrons of Ga and N atoms in outer GaN sheath affect the electron conductance of the encapsulated metallic nanowire in the Cu13@(8,8) combined system. But in the Cu5@(8,8) and Cu9@(8,8) combined systems, the conduction electrons are distributed only on the copper atoms, so charge transport will occur only in the inner copper nanowire, which is effectively insulated by the outer GaN nanotube. Considering the maximal metal filling ratio in nanotube, we know that the Cu9@(8,8) combined system is top-priority in the ultra-large-scale integration (ULSI) circuits and micro-electromechanical systems (MEMS) devices that demand steady transport of electrons.  相似文献

Based on the nonequilibrium Green's function (NEGF) in combination with density functional theory (DFT) calcu- lations, we study the electronic structures and transport properties of zigzag MoS2 nanoribbons (ZMNRs) with V-shaped vacancy defects on the edge. The vacancy formation energy results show that the zigzag vacancy is easier to create on the edge of ZMNR than the armchair vacancy. Both of the defects can make the electronic band structures of ZMNRs change from metal to semiconductor. The calculations of electronic transport properties depict that the currents drop off clearly and rectification ratios increase in the defected systems. These effects would open up possibilities for their applications in novel nanoelectronic devices.  相似文献

Density functional theory calculations have been used to investigate the rolling process of armchair boron nitride nanoribbons (n-ABNNRs, n?=?6,?8,?10,?12,?14,?16) to form (n,?0) zigzag boron nitrogen nanotubes (ZBNNTs, n?=?3–8). Results showed that by rolling (increasing the curvature) energy gap decreases and the difference between the initial and final states increases dramatically with decreasing the ribbon width. It was found that ZBNNTs have direct band gaps and the gap increases by diameter, while ABNNRs have direct band gaps which oscillate with the ribbon width.  相似文献

Structural and electronic properties of narrow single-walled GaN nanotubes with diameter from 0.30 to 0.55 nm are investigated using the density functional method with generalized-gradient approximation. The calculations of total energies predict that the most likely GaN nanotubes in our calculation are (2,2), (3,2) and (3,3) nanotubes. From a detailed analysis we find that these narrow single-walled GaN nanotubes are all semiconductors, of which the armchair and chiral tubes are indirect-band-gap semiconductors whereas the zigzag ones have a direct gap except for (4,0) tube. The indirect band gap of (4,0) tube can stem from band sequence change induced by curvature effect. Our results show that the π-π hybridization effect and the formation of benign buckling separations play a key role in the band sequence changes of (4,0) tube.  相似文献

In this paper we investigate nitrogen- and boron-doped zigzag and armchair single-wall carbon nanotubes (SWNTs) with theoretical models based on the density functional theory. We take into account nitrogen and boron doping for two isomers in which substitutive atoms are on opposite sides of the tube, but only in one isomer the impurity sites are symmetrical with respect to the diameter. The band structures show a strong hybridization with impurity orbitals that change the original band structure. Although the two isomers of armchair SWNT exhibit the same formation energy, their band structures are different. Indeed asymmetrical isomers are gapless and exhibit a crossing of valence and conduction bands at k?=?π/c, leading to metallic SWNTs. Band structures of symmetrical isomers, on the other hand, exhibit an energy gap of 0.4?eV between completely filled valence and empty conduction bands. We use density of charge in order to understand this difference. In zigzag SWNT an impurity band is introduced in the energy gap and for N doping this band is just partially occupied in such a way that the electronic behaviour is reversed from semiconductor to metallic. Whereas for a given isomer armchair SWNT shows similar behaviours of N- and B-doped structures, B-doped zigzag SWNTs present different band structure and occupation compared to the N-doped case.  相似文献

The electronic structures and physical properties of zigzag BC2N (n,0; n = 4–10) and armchair BC2N (n,m; n = m = 4–10) nanotubes (type III) are studied by using density functional theory with the generalized gradient approximation. From a comparison of the binding energies, it is inferred that in the large diameter BC2N nanotubes, the zigzag form is thermally more stable than the armchair form. BC2N nanotubes (with the exception of (4,0) which is conductor) are gapless semiconductors. Depend on the chirality index, the zigzag forms of BC2N nanotubes have narrower band gap than the armchair form. Semiconductor character in the studied BC2N nanotubes is due to contribution of p electrons in the Fermi level. Mulliken population analyses show that significant amounts of electron charge are transferred between atoms; which suggests the existence of polar covalent bonds in the BC2N nanotubes.  相似文献

The structure of a new non-carbon (beryllium oxide BeO) nanotube consisting of a rolled-up graphene sheet is proposed, and its physical properties are described. Ab initio calculations of the binding energy, the electronic band structure, the density of states, the dependence of the strain energy of the nanotube on the nanotube diameter D, and the Young’s modulus Y for BeO nanotubes of different diameters are performed in the framework of the density functional theory (DFT). From a comparison of the binding energies calculated for BeO nanotubes and crystalline BeO with a wurtzite structure, it is inferred that BeO nanotubes can be synthesized by a plasma-chemical reaction or through chemical vapor deposition. It is established that BeO nanotubes are polar dielectrics with a band gap of ~5.0 eV and a stiffness comparable to that of the carbon nanotubes (the Young’s modulus of the BeO nanotubes Y BeO is approximately equal to 0.7Y C, where Y C is the Young’s modulus of the carbon nanotubes). It is shown that, for a nanotube diameter D > 1 nm, the (n, n) armchair nanotubes are energetically more favorable than the (n, 0) zigzag nanotubes.  相似文献

In this work, we apply first-principles methods to investigate the stability and electronic structure of BC4N nanostructures which were constructed from hexagonal graphite layers where substitutional nitrogen and boron atoms are placed at specific sites. These layers were rolled up to form zigzag and armchair nanotubes, with diameters varying from 7 to 12 Å, or cut and bent to form nanocones, with 60° and 120° disclination angles. The calculation results indicate that the most stable structures are the ones which maximize the number of B–N and C–C bonds. It is found that the zigzag nanotubes are more stable than the armchair ones, where the strain energy decreases with increasing tube diameter D, following a 1/D 2 law. The results show that the 60° disclination nanocones are the most stable ones. Additionally, the calculated electronic properties indicate a semiconducting behavior for all calculated structures, which is intermediate to the typical behaviors found for hexagonal boron nitride and graphene.  相似文献

As a stable allotropy of two-dimensional (2D) carbon materials, δ-graphyne has been predicted to be superior to graphene in many aspects. Using first-principles calculations, we investigated the electronic properties of carbon nanoribbons (CNRs) and nanotubes (CNTs) formed by δ-graphyne. It is found that the electronic band structures of CNRs depend on the edge structure and the ribbon width. The CNRs with zigzag edges (Z-CNRs) have spin-polarized edge states with ferromagnetic (FM) ordering along each edge and anti-ferromagnetic (AFM) ordering between two edges. The CNRs with armchair edges (A-CNRs), however, are semiconductors with the band gap oscillating with the ribbon width. For the CNTs built by rolling up δ-graphyne with different chirality, the electronic properties are closely related to the chirality of the CNTs. Armchair (n, n) CNTs are metallic while zigzag (n, 0) CNTs are semiconducting or metallic. These interesting properties are quite crucial for applications in δ-graphyne-based nanoscale devices.  相似文献

We studied the electronic structure and optic absorption of phosphorene (monolayer of black phosphorus) under strain. Strain was found to be a powerful tool for the band structure engineering. The in-plane strain in armchair or zigzag direction changes the effective mass components along both directions, while the vertical strain only has significant effect on the effective mass in the armchair direction. The band gap is narrowed by compressive in-plane strain and tensile vertical strain. Under certain strain configurations, the gap is closed and the energy band evolves to the semi-Dirac type: the dispersion is linear in the armchair direction and is gapless quadratic in the zigzag direction. The band-edge optic absorption is completely polarized along the armchair direction, and the polarization rate is reduced when the photon energy increases. Strain not only changes the absorption edge (the smallest photon energy for electron transition), but also the absorption polarization.  相似文献

A theoretical study of electronic properties on MoS2 nanoribbon is made on focusing the calculation of zero bias transport in the presence of disorders. Disorders including intrinsic and extrinsic vacancies and also weak uniform scatter defects are considered. The calculations are based on the tight-binding Green's function formalism by including an iterative procedure. The Slater–Koster transformations are used to determine the parameters. This model reduces the numerical calculation time. The unsaturated atoms at the edge of armchair (zigzag) ribbon induce some mid-gap states with nearly high (low) localization, which act as scattering centers. The antiresonances of created quasi-localized states due to vacancy cause the conductance of the armchair nanoribbon to decrease. Finally, the zigzag ribbon provides the highest sensitivity as well as selectivity between the smaller energy range, in the presence of the single weak scatter with potential value of 2 eV at the edge of the ribbon.  相似文献

We compare the gain in energy upon spin polarization for the undistorted VSi- in silicon and VGa0 in gallium phosphide. We show that this gain in energy is mainly related to the magnitude of the electron-electron interactions on the first neighbors of the vacancy. These interactions being larger for phosphorous atoms than for silicon atoms, the spin polarization energy is larger for VGa0 than for VSi?; this explains why the former is spin polarized while the latter is Jahn-Teller distorted.  相似文献

Density Functional Theory is used to investigate the effect of altering the B/N ratio and carbon doping on the electronic and magnetic structure of zigzag, (7, 0) and armchair (5, 5) boron nitride nanotubes. The calculations indicate that increasing the boron content relative to the nitrogen content significantly reduces the band gap to a value typical of a semiconductor. Calculations of carbon doped semiconducting BN tubes, which have more boron atoms than nitrogen atoms have a net spin and a difference in the density of states at the valence band between the spin up and spin down state.  相似文献

用分子动力学方法对不同空位缺陷的扶手椅型与锯齿型单壁C纳米管杨氏弹性模量进行了计算和分析. 结果表明:扶手椅型(5, 5), (10,10)和锯齿型(9, 0), (18, 0) 纳米管在无缺陷时其杨氏模量分别为948,901和804,860 GPa. 随管径的增大,扶手椅型和锯齿型单壁C纳米管弹性模量分别减小和增大,表现出完全不同的变化规律. 随着C纳米管中单点空位缺陷的均匀增加,杨氏模量下降,当缺陷比率增加到一定程度时,杨氏模量下降骤然趋缓,形成一下降平台;双空位缺陷对C纳米管杨氏模量的影响与其分布方向有关;随单点空位缺陷间原子数的增加,在轴向上,杨氏模量下降到某一值小幅波动,而在周向上杨氏模量先下降,然后上升到某一稳定值. 随两单点空位缺陷的空间距离进一步增大,杨氏模量又呈微降趋势. 通过分子间σ键与π键特征及缺陷间近程电子云耦合作用规律与空位缺陷内部5-1DB缺陷的形成特点等理论对上述规律进行了分析. 关键词: 空位缺陷 C纳米管 分子动力学 杨氏模量  相似文献
