By low-pressure metalorganic chemical vapor deposition (LP-MOCVD) system,InGaAs/AlGaAs graded-index separate-confinement heterostructure strained quantum well lasers are grown with carbon doped the upper cladding layer and the capping layer. Carbon tetracholride (CCl4) is used as the carbon source. 100 μm oxide stripe lasers are fabricated,and the laser output power per facet (uncoated) reaches 1.2 W with 2A injection current under the room temperature continuous wave (CW) operation. The threshold current density is 150 A/cm2 with 1000 μm cavity length. The slope efficiency per facet reaches 0.53W/A,and the total external differential quantum efficiency is above 85%. The relations between the threshold current densities,the differential quantum efficiency and the cavity length are studied. 相似文献

分别用光致发光谱(PL),光伏谱(PV)及时间分辨谱(TRPL)的方法,测量了应变InGaAs/GaAs单量子阱和多量子阱在不同温度下的光谱,发现单量子阱与多量子阱有不同的光学4性质。多量子阱PL谱发光峰和PV谱激子峰的强度与半高宽都比单量子阱的大,但单量子阱的半高宽随着温度的升高增大很快,这是由激子-声子耦合引起的,通过时间分辨谱研究发现了量子阱子能级之间的跃迁,多量子阱的发光寿命明显比单量子阱的长,我们利用形变势模型对量子阱的能带进行了计算,很好地解释了实验结果。 相似文献

采用有效质量模型下的4×4 Luttinger-Kohn哈密顿量矩阵对In0.53Ga0.39Al0.08As/InxGa1-xAs0.9Sb0.1量子阱结构的能带进行了计算。求得了C1-HH1跃迁波长随In组分及阱宽的变化关系,并采用力学平衡模型计算了此应变材料体系在生长时的临界厚度。结果表明,在结构设计和材料生长中采用合适的材料组分和阱宽,在InP基InGaAlAs/InGaAsSb应变量子阱激光器中能够实现1.6~2.5 μm近中红外波段的激射波长。 相似文献

为了提高器件的可靠性和使用寿命,设计并研制了一种将p-n结和有源层分开的高功率AlGaAs/GaAs单量子阱远异质结(SQW-RJH)激光器,发射波长为808nm,腔长900μm,条宽100μm,其外延结构与通常的808nm AlGaAs/GaAs单量子阱半导体激光器的结构不同,在p-n结和有源区间多了一层p型AlGaAs层,其厚度约为0.1μm。为减小衬底表面位错对外延层质量的影响,在n^ -GaAs衬底和n-Al0.5Ga0.5As下包层间加一层n^ -GaAs缓冲层。对器件进行了电导数测试及恒流电老化实验。与常规AlGaAs/GaAs大功率半导体激光器相比,远结大功率半导体激光器具有阈值电流Ith偏大、导通电压Vth偏高的直流特性。3000h的恒流电老化结果表明,器件在老化初期表现出阈值电流随老化时间缓慢下降,输出功率随老化时间缓慢上升的远结特性。 相似文献

采用金属有机化合物气相淀积( M O C V D)方法成功地研制了具有两对梯度折射率( G R I N)异质结结构的 In Ga As/ Al Ga As 应变双量子阱激光器。该激光器的波长为 970~982 nm ,室温连续工作阈值电流密度为140 A/cm 2, 工作在0.9 A 时单面连续输出光功率为520 m W , 工作在2.0 A 时, 连续输出光功率为 1.49 W , 最高功率可达 2.4 W 。微分量子效率高达0.83 W / A。 相似文献

详细地介绍了计算线宽展宽因子(α因子)的理论基础及推导过程, 建立了α因子的简便模型. 该模型分别考虑了带间跃迁、带隙收缩和自由载流子效应对α因子的影响, 利用不同载流子浓度下的增益曲线得到光子能量随载流子浓度的变化速率以及微分增益, 进而对α因子进行近似计算. 模拟计算了InGaAs/GaAs量子阱激光器的增益曲线及α 因子的大小, 计算结果与文献报道的实验值相符. 进一步讨论了InGaAs/GaAs量子阱阱宽及In组分对α 因子的影响. 结果表明, α 因子随In组分和阱宽的增加而增加. 相似文献

We investigated the function of the quantum well (QW) width for laser characteristics especially for reduction of the well width. We pointed out that such reduction has almost no influence on the optical gain or the carrier overflow for a large conduction band offset system, such as GaInNAs QWs. A thin QW is advantageous for suppression of the carrier overflow to the higher quantized energy levels which results in good temperature and gain characteristics. Thin GaInNAs QWs is a good candidate for an active layer structure of the lasers utilized in the next optical communication systems. 相似文献

The vertical beam quality factor of the fundamental TE propagating mode for InGaAs/AlGaAs SCH DQW lasers emitting at 940 nm is investigated by using the transfer matrix method and the non-paraxial vectorial moment theory for non-paraxial beams. An experimental approach is given for the measurement of the equivalent vertical beam quality factor of an InGaAs/AlGaAs SCH DQW laser. It has been shown that the vertical beam quality factor Mx2 is always larger than unity, whether the thickness of the active region of LDs is much smaller than the emission wavelength or not. 相似文献

本文中利用MOCVD方法得到了高质量的InGaAs/GaAs应变层量子阱材料,4.3nm量子阱10KPLFWHM仅为3.49meV.通过对样品荧光谱在变激发强度,变温时的峰位、峰形研究,我们发现,合金组分起伏散射是样品低温荧光谱展宽的主要原因,因而是MOCVD生长中应该首先解决的问题,实验结果还表明,在讨论低温PL谱形时,必需考虑光生载流子由随机起伏势中高能位置向低能位置的迁移过程。 相似文献

研究了InGaAs/GaAs量子链的稳态和瞬态光谱特性,特别是载流子的动力学过程.实验发现荧光寿命有很强的探测能量依赖关系,荧光寿命随发光能量的增加而减小;实验还发现,当激发功率较小时,荧光寿命随激发功率增大而增大,当激发功率足够大时,荧光寿命趋于饱和.这些结果清楚地表明,在量子链结构中,参与发光的载流子之间存在明显的耦合和输运现象,进一步分析表明,这种输运主要是由于载流子沿量子链方向的耦合造成的.发光的偏振特性研究进一步证实了载流子沿量子链方向输运过程.

A high-Q cavity containing three layers of self-assembled InGaAs/GaAs quantum dots has been prepared. Emission occurs in the wavelength range 1275–1285 nm over the wafer surface. We have observed lasing thresholds in the power-in-versus-power-out characteristics, with associated changes in the angular emission profile, when the structure is optically pumped CW at 300 K. At high pump powers spectrally resolved lateral modes are seen in the emission spectra of a planar cavity and this is discussed in terms of the index change induced by the pump laser. 相似文献

We have investigated the excitonic properties of In0.15Ga0.85As/GaAs strained single quantum wells by using photoreflectance spectroscopy and a variational calculation method. We clearly detected the photoreflectance signal of the type-II light-hole exciton, which consists of an electron confined in the InGaAs layer and a light hole located in the thick GaAs layer, in addition to the type-I heavy-hole exciton confined in the InGaAs layer. The calculated results of the overlap integral of the envelope function in the type-II light-hole exciton predict that the oscillator strength is remarkably enhanced with decreasing the InGaAs-layer thickness. This is demonstrated by the layer-thickness dependence of the photoreflectance intensity of the type-II light-hole exciton. 相似文献
