We theoretically investigate the spin splitting in four undoped asymmetric quantum wells in the absence of external electric field and magnetic field. The quantum well geometry dependence of spin splitting is studied with the Rashba and the Dresselhaus spin-orbit coupling included. The results show that the structure of quantum well plays an important role in spin splitting. The Rashba and the Dresselhaus spin splitting in four asymmetric quantum wells are quite different. The origin of the distinction is discussed in this work.  相似文献

We have fabricated all II-VI semiconductor resonant tunneling diodes based on the (Zn,Mn,Be)Se material system, containing dilute magnetic material in the quantum well, and studied their current-voltage characteristics. When subjected to an external magnetic field the resulting spin splitting of the levels in the quantum well leads to a splitting of the transmission resonance into two separate peaks. This is interpreted as evidence of tunneling transport through spin polarized levels, and could be the first step towards a voltage controlled spin filter.  相似文献

By the method of finite difference, the anisotropic spin splitting of the AlxGa1-xAs/GaAs/Aly Ga1-yAs/AlxGal-xAs step quantum wells (QWs) are theoretically investigated considering the interplay of the bulk inversion asymmetry and structure inversion asymmetry induced by step quantum well structure and external electric field. We demonstrate that the anisotropy of the total spin splitting can be controlled by the shape of the QWs and the external electric field. The interface related Rashba effect plays an important effect on the anisotropic spin splitting by influencing the magnitude of the spin splitting and the direction of electron spin. The Rashba spin splitting presents in the step quantum wells due to the interface related Rashba effect even without external electric field or magnetic field.  相似文献

The electron spin dynamics in (111)-oriented GaAs/AlGaAs quantum wells is studied by time-resolved photoluminescence spectroscopy. By applying an external electric field of 50 kV/cm a two-order of magnitude increase of the spin relaxation time can be observed reaching values larger than 30 ns; this is a consequence of the electric field tuning of the spin-orbit conduction band splitting which can almost vanish when the Rashba term compensates exactly the Dresselhaus one. The measurements under a transverse magnetic field demonstrate that the electron spin relaxation time for the three space directions can be tuned simultaneously with the applied electric field.  相似文献

Spin dynamics of two-dimensional electron gas confined in an asymmetrical quantum well is studied theoretically in the regime where the scattering frequency is comparable with the spin precession frequency due to the conduction band spin splitting. The spin polarization is shown to demonstrate quantum beats. If the spin splitting is determined by both bulk and structural asymmetry mechanisms the beats are damped at zero temperature even in the absence of a scattering. We calculate the decay of spin beats due to the thermal broadening of the electron distribution function and electron scattering. The magnetic field applied along the structure growth axis is shown to increase the frequency of the beats and shift system towards the collision dominated regime.  相似文献

In lateral quantum dots, the combined effect of both Dresselhaus and Bychkov-Rashba spin-orbit coupling is equivalent to an effective magnetic field +/- B(SO) which has the opposite sign for s(z)= +/- 1/2 spin electrons. When the external magnetic field is perpendicular to the planar structure, the field B(SO) generates an additional splitting for electron states as compared to the spin splitting in the in-plane field orientation. The anisotropy of spin splitting has been measured and then analyzed in terms of spin-orbit coupling in several AlGaAs/GaAs quantum dots by means of resonant tunneling spectroscopy. From the measured values and sign of the anisotropy we are able to determine the dominating spin-orbit coupling mechanism.  相似文献

We have studied the Zeeman splitting in ballistic hole quantum wires formed in a (311)A quantum well by surface gate confinement. Transport measurements clearly show lifting of the spin degeneracy and crossings of the subbands when an in-plane magnetic field B is applied parallel to the wire. When B is oriented perpendicular to the wire, no spin splitting is discernible up to B = 8.8 T. The observed large Zeeman splitting anisotropy in our hole quantum wires demonstrates the importance of quantum confinement for spin splitting in nanostructures with strong spin-orbit coupling.  相似文献

利用分区求解单粒子薛定谔方程的方法,研究了电子自旋对磁量子反点中电子能级和磁电导的影响.结果表明,电子自旋与非均匀磁场的相互作用使电子能级发生劈裂,其特征与均匀磁场中电子自旋引起的劈裂显著不同,磁量子反点中能级的劈裂与角动量量子数密切相关.电子共振隧穿到磁边缘态,导致了磁电导随磁场的非周期性振荡.考虑电子自旋与不考虑电子自旋相比,磁电导谱中谷的数目增多且深度减小. 关键词:  相似文献

A large positive magnetoresistance peaked at the Curie temperature has been observed in quantum well structures GaAs/AlGaAs doped by Mn. We suggest a new mechanism of magnetoresistance within low T c ferromagnets resulting from a pronounced dependence of spin polarization at the vicinity of T c on the external magnetic field. As a result, any contribution to resistance dependent on the Zeeman splitting of the spin subbands is amplified with respect to the direct effect of the external field. In our case we believe that the corresponding contribution is related to the upper Hubbard band. We propose that the mechanism considered here can be exploited as the mark of ferromagnetic transition.  相似文献

The quantum states of carriers in 2D doubly periodic n-type semiconducting superlattices without spatial inversion symmetry in an external magnetic field are calculated in the one-electron approximation. It is shown that the spin-orbit interaction and spin splitting in the magnetic field may lead to the occurrence of the photovoltaic effect in a 2D electron gas without an inversion center and to a nonzero spin magnetization of the electron gas in the plane perpendicular to the magnetic field.  相似文献

In the present article we report the dynamics of electronic spin–subbands, as well as subband–subband, hybrid entanglements in a two-dimensional anisotropic quantum dot. The dot is under the influence of Rashba effect and an external magnetic field. To study the hybrid entanglements, we partition the system into two categories in which either spatial degrees of freedom, subbands, entangle with the spin or the subbands become entangled amongst themselves. For the first case we calculate the von Neumann entropy, while for the latter the negativity is calculated. Our calculations show that for both cases information is periodically distributed between the corresponding subspaces. Effects of Rashba parameter and magnetic field on the characteristics of such oscillatory behavior are also discussed. For spin–subband entanglement the oscillations include dips, surrounded by plateaus of maximal entanglement. The subband–subband entanglement shows vanishingly small plateaus. The duration of plateaus is controlled by Rashba coupling and the external field.  相似文献

Optical orientation of electrons was used to polarize the crystal lattice nuclei in quantum-size heterostructures and to study the effect of the conduction band spin splitting on the spin states of quasi-two-dimensional (2D) electrons drifting in an external electric field. High (~1%) nuclear polarization was registered using polarized luminescence and ODNMR in single GaAs/AlGaAs quantum wells. Measurement was made of the hyperfine interaction fields created by polarized nuclei on electrons and by electrons on nuclei. The spin-lattice relaxation of nuclei on the non-degenerate 2D electron gas was calculated. A comparison of the theoretical and experimental longitudinal relaxation times permitted the conclusion that the localized charge carriers are responsible for nuclear polarization in quantum wells in the temperature range of 2–77 K. A new effect has been studied, i.e. induction of an effective magnetic field acting on 2D electron spins when electrons drift in an external electric field in the quantum well plane. This effective field Beff is due to the spin splitting of the conduction band of 2D electrons. The paper discusses possible registration of an ODNMR signal when the field Beff is modulated by an electric current during optical orientation.  相似文献

We investigate quantum properties of one anisotropic spin driven by an external time-dependent magnetic field which shows a transition from regular to irregular dynamics with increasing field strength in the classical limit. In particular we study the statistical properties of the quasi-spectrum. Our results support the conjecture that Poisson- and GOE-statistics are to be associated with integrable and nonintegrable systems resp. in the semiclassical limit. Approaching the quantum case we observe significant deviations from GOE statistics.  相似文献

We observe an experimental signature of the role of phonons in spin relaxation between triplet and singlet states in a two-electron quantum dot. Using both the external magnetic field and the electrostatic confinement potential, we change the singlet-triplet energy splitting from 1.3 meV to zero and observe that the spin relaxation time depends nonmonotonously on the energy splitting. A simple theoretical model is derived to capture the underlying physical mechanism. The present experiment confirms that spin-flip energy is dissipated in the phonon bath.  相似文献

We study the magnetic field effects on the spin-polarized transport of the quantum dot (QD) spin valve in the sequential tunneling regime. A set of generalized master equation is derived. Based on that, we discuss the collinear and noncollinear magnetic field effects, respectively. In the collinear magnetic field case,we find that the Zeeman splitting can induce a negative differential conductance (NDC), which is quite different from the one found in previous studies. It has a critical polarization in the parallel arrangement and will disappear in the antiparallelconfiguration. In the noncollinear magnetic field case, the current shows two plateaus and their angular dependence is analyzed. Although sometimes the two current plateaus have similar angular dependence, their mechanisms are different. Our formalism is also suitable for calculating the transport in magnetic molecules, in which the spin splitting is induced not by a magnetic field but by the intrinsic magnetization.  相似文献

We study the orbital and spin dynamics of charge carriers induced by non-overlapping linearly polarized light pulses in semiconductor quantum wells. It is shown that such an optical excitation with coherent pulses leads to a spin orientation of photocarriers and an electric current. The effects are caused by the interference of optical transitions driven by individual pulses. The distribution of carriers in the spin and momentum spaces depends on the crystallographic orientation of quantum wells and can be efficiently controlled by the pulse polarizations, time delay and phase shift between the pulses, as well as an external magnetic field.  相似文献

In this paper,we have investigated the quantum entanglement of quantum states undergoing decoherence from a spin environment which drives a quantum phase transition.From our analysis,we find that the entanglement dynamics depends not only on the coupling strength but also on the external magnetic field and the number of the freedom degrees of the environment.Specially,our results imply that the decay of the entanglement can be enhanced by the quantum phase transition of the environment when the system is coupled to the environment weakly.Additionally,the discussion of the case of the multipartite states with high dimensions is made.  相似文献

We report measurements of the compressibility of a one-dimensional quantum wire, defined in the upper well of a GaAs/AlGaAs double quantum well heterostructure. A wire defined simultaneously in the lower well probes the ability of the upper wire to screen the electric field from a biased surface gate. The technique is sensitive enough to resolve spin splitting of the subbands in the presence of an in-plane magnetic field. We measure a compressibility signal due to the 0.7 structure and study its evolution with increasing temperature and magnetic field. We see no evidence of the formation of the quasibound state predicted by the Kondo model, instead our data are consistent with theories which predict that the 0.7 structure arises as a result of spontaneous spin polarization.  相似文献
