Purpose

To investigate whether image quality can be improved using liquid perfluorocarbon pads (Sat Pad) and clarify the optimal fat-suppression method among chemical shift selective (CHESS), water excitation (WEX), and short TI inversion recovery (STIR) methods in diffusion-weighted imaging (DWI) of the head and neck using 3-T magnetic resonance imaging. Correlations between results of visual inspection and quantitative analysis were also examined.

Material and Methods

This study was approved by our Institutional Review Board and informed consent was waived. DWI was performed on 25 subjects with/without Sat Pad and using three fat-suppression methods (6 patterns). Image quality was evaluated visually (4-point scales and lesion-depiction capability) and by quantitative analysis (signal-to-noise ratio (SNR) and contrast-to-noise ratio (CNR)). Two-way repeated-measures analysis of variance (ANOVA) was used to detect significant differences in scores of visual evaluation, SNR, and CNR.

Results

Mean visual evaluation scores were significantly higher with Sat Pad using STIR than without Sat Pad for all fat-suppression methods (P < 0.05). DWI with Sat Pad using STIR tended to be useful for depicting lesions. DWI using STIR showed reduced W-SNR (W: whole area of depicted structure) and CNR (between semispinalis capitis muscle and subcutaneous fat) due to fewer artifacts and uniform fat suppression.

Conclusion

Combining Sat Pad with STIR provides good image quality for visual inspections. When numerous artifacts are present and fat suppression is insufficient, higher SNR and CNR do not always provide good diagnostic image quality.  相似文献

The purpose of this study was to investigate the feasibility of diffusion-weighted imaging (DWI) in detecting synovitis of wrist and hand in patients with rheumatoid arthritis (RA) and evaluate its sensitivity, specificity and accuracy as compared to T2-weighted imaging (T2WI) with short tau inversion recovery (STIR) with the reference standard contrast-enhanced magnetic resonance imaging (CE-MRI). Twenty-five patients with RA underwent MR examinations including DWI, T2WI with STIR and CE-MRI. MR images were reviewed for the presence and location of synovitis of wrist and hand. The sensitivity, specificity and accuracy of DWI and T2WI with STIR were calculated respectively and then compared. All patients included in this study completed MR examinations and yielded diagnostic image quality of DWI. For individual joint, there was good to excellent inter-observer agreement (k = 0.62–0.83) using DWI images, T2WI with STIR images and CE-MR images, respectively. There was a significance between DWI and T2WI with STIR in analyzing proximal interphalangeal joints II–V, respectively (P < 0.05). The k-values for the detection of synovitis indicated excellent overall inter-observer agreements using DWI images (k = 0.86), T2WI with STIR images (k = 0.85) and CE-MR images (k = 0.91), respectively. Overall, DWI demonstrated a sensitivity, specificity and accuracy of 75.6%, 89.3% and 84.6%, respectively, for detection of synovitis, while 43.0%, 95.7% and 77.6% for T2WI with STIR, respectively. DWI showed positive lesions much better and more than T2WI with STIR. Our results indicate that DWI presents a novel non-invasive approach to contrast-free imaging of synovitis. It may play a role as an addition to standard protocols.  相似文献

Purpose

To compare diffusion weighted imaging with background suppression (DWIBS) sequence with classic spectral diffusion sequence (DWI) with and without respiratory gating in mediastinal lymph node analysis at 3 T.

Materials and methods

26 patients scheduled for mediastinoscopic lymph node analysis, prospectively undergone a thoracic 3 T MRI with DWIBS (FatSat = STIR; TR/TE = 6674.1/44.7 ms; IR = 260 ms) and DWI sequences (FatSat = SPIR; TR/TE = 1291/59.6 ms) (b = 0-400-800 s/mm2) with and without (free breathing) respiratory gating.Images at b = 800 were analyzed by two radiologists. They performed qualitative analysis of fat-sat homogeneity and motion artifacts, rated from 0 to 4, and quantitative evaluation by studying signal to background (STB) of lymph nodes.

Results

Quality of fat suppression was significantly higher for DWIBS than for DWI both for free-breathing (score 3.48 ± 0.65 vs. 1.76 ± 0.96, p < 0.0001) and respiratory-gated scans (3.17 ± 0.77 vs. 1.72 ± 0.73, p = 0.0001). Similarly, artifacts were reduced with DWIBS (3.16 ± 0.47 vs. 1.76 ± 0.59, p < 0.0001; 3.0 ± 0.73 vs. 2.04 ± 0.53, p = 0.0001). Quantitative analysis showed higher STB with DWIBS (3.26 ± 1.83 vs. 0.98 ± 0.44, p < 0.0001; 3.56 ±, 2.09 vs. 0.92 ± 0.59, p < 0.0001). Gating did not improve image quality and STB on DWIBS (p > 0.05).

Conclusion

In thoracic MRI, ungated DWIBS sequence improves fat-sat homogeneity, reduces motion artifacts and increases STB of lymph nodes. Respiratory gating does not improve DWIBS image quality.  相似文献

Purpose

The purpose of the study was to evaluate the conspicuity of bone metastases on each of the numerous sequences produced by fast Dixon-based multisequence whole-body (WB) magnetic resonance imaging (MRI) scanning in order to determine the most clinically useful sequences overall and per anatomic region.

Materials and Methods

Twenty-seven breast cancer patients with bone metastases were prospectively studied with fast Dixon-based WB MRI including head/neck, chest, abdominal, pelvic, thigh, calf/feet and either cervical, thoracic and lumbar or cervical/thoracic and thoracic/lumbar regions. Sequences included coronal T2, axial T1 without and with intravenous gadolinium (+ C), sagittal T1 spine + C, each associated fat-only (FO) and fat-saturated (FS) sequence, axial diffusion-weighted imaging (DWI) and short tau inversion recovery (STIR). Blinded reviewers evaluated lesion conspicuity, a surrogate of clinical utility, on a five-point scale per anatomic region. Sequences were compared using analysis of variance, differences were detected with Tukey's honestly significant difference test, and the four sequences with highest mean conspicuity were compared to the remainder overall and per anatomic region.

Results

Overall, a significant lesion conspicuity difference was found (P < .0001), and lesion conspicuity was significantly higher on FS T1 + C, FO T1 + C, T1 + C sagittal and FS T1 + C axial sequences (P < .0001). Per-region results were the same in the head/neck. Other sequences overlapped with these and included the following: chest/abdomen — FO T2, DWI; pelvis — DWI, FO T2; thigh — FS T2, FO T2, FO T1 + C; calf/feet — FS T2, DWI, FO T2, STIR.

Conclusion

Overall, bone lesions were most conspicuous on FS T1 + C sagittal, FO T1 + C sagittal, T1 + C sagittal and FS T1 + C axial fast Dixon WB MRI sequences.  相似文献

Promising recent investigations have shown that breast malignancies exhibit restricted diffusion on diffusion-weighted imaging (DWI) and may be distinguished from normal tissue and benign lesions in the breast based on differences in apparent diffusion coefficient (ADC) values. In this study, we assessed the influence of intravoxel fat signal on breast diffusion measures by comparing ADC values obtained using a diffusion-weighted single shot fast spin-echo sequence with and without fat suppression. The influence of breast density on ADC measures was also evaluated. ADC values were calculated for both tumor and normal fibroglandular tissue in a group of 21 women with diagnosed breast cancer. There were systematic underestimations of ADC for both tumor and normal breast tissue due to intravoxel contribution from fat signal on non–fat-suppressed DWI. This ADC underestimation was more pronounced for normal tissue values (mean difference=40%) than for tumors (mean difference=27%, P<.001) and was worse in women with low breast tissue density vs. those with extremely dense breasts (P<.05 for both tumor and normal tissue). Tumor conspicuity measured by contrast-to-noise ratio was significantly higher on ADC maps created with fat suppression and was not significantly associated with breast density. In summary, robust fat suppression is important for accurate breast ADC measures and optimal lesion conspicuity on DWI.  相似文献

Purpose

This retrospective study was designed to evaluate the apparent diffusion coefficient (ADC) of line scan diffusion images (LSDI) in normal prostate and prostate cancer. Single-shot echo planner images (SS-EPI) were used for comparison.

Materials and Methods

Twenty prostate tumors were examined by conventional MRI in 14 patients prior to radical prostatectomy. All patients were examined with a 1.5-T MR imager (Signa CV/i ver. 9.1 GE Medical System Milwaukee, WI, USA). Diffusion-weighted MR imaging (DWI) using LSDI was performed with a pelvic phased-array coil, with b values of 5 and 800 s/mm2. DWI using SS-EPI was performed with a body coil, with b values of 0 and 800 s/mm2. The ADCs of each sequence for 14 normal prostate and 20 prostate cancers were histopathologically assessed. Signal-to-noise ratio (SNR) on DWI was estimated and compared for each sequence.

Results

The mean ADCs (±S.D.) of normal peripheral zones (PZ), transition zones (TZ) and cancer (in 10−3 mm2/s) that used LSDI were 1.42±0.12, 1.23±0.10 and 0.79±0.19, respectively. Those that used SS-EPI were 1.76±0.26, 1.38±0.20 and 1.05±0.27, respectively. Using unpaired t test (P<.05), we found a significant difference in each sequence between normal tissue (both PZ and TZ) and the cancer. Paired t test (P<.05) also registered a significant difference between LSDI and SS-EPI. Mean SNR for DWI using LSDI was 16.49±5.03, while the DWI using SS-EPI was 18.85±9.26. The difference between the SNR of each sequence was not statistically significant by paired t test.

Conclusion

We found that ADCs using LSDI and SS-EPI showed similar tendencies in the same patients. However, in all regions, LSDI ADCs had smaller standard deviations than SS-EPI ADCs.  相似文献

Initial clinical experience with magnetic resonance imaging (MRI) of the abdomen using short TI inversion-recovery (STIR) pulse sequences is described and compared with X-ray CT in a variety of abdominal disease. The extent of abnormality shown with MRI was greater than that with CT in 21 of 30 cases and equal in 9 cases. Lesion contrast was greater with MRI in 15 cases, equal in 14 and less in 1. The level of artefact was equal in 27 cases and greater with MRI in 3 cases. The STIR pulse sequence has significant advantages in producing high soft-tissue contrast, controlling respiratory artefact, avoiding confusion with intra-abdominal fat and identifying bowel loops.  相似文献

PurposeThis study attempted to improve visualization of the pelvic nervous system using the high-intensity reduction (HIRE)-nerve-SHeath signal increased with INKed rest-tissue RARE Imaging (SHINKEI) technique that involves subtracting signals of 3D heavily T2W images from SHINKEI images. We identified the optimum TE value for 3D heavily T2W images and assessed the usefulness of the HIRE-SHINKEI technique.Materials and methodsCoronal lumbosacral plexus images were acquired from six healthy volunteers at 3 T. We optimized the TE of the 3D heavily T2-weighted (T2W) images in HIRE-SHINKEI and compared HIRE-SHINKEI images with conventional SHINKEI images with respect to nerve depiction, and vein, bladder, and cerebrospinal fluid (CSF) signal suppression using a 5-point scale.ResultsIn 3D heavily T2W images optimized by HIRE-SHINKEI technique, the signal corresponding to nerves became significantly lower at TE = 400 ms (p < 0.0005), while that of veins occurred at TE = 400 ms and 600 ms (p < 0.05). The suppression of bladder signals was significant at TE = 400, 600, and 800 ms (p < 0.05); however, there was no difference in signal inhibition from CSF at all TEs tested. Based on these results, an optimal TE of 600 ms was identified for 3D heavily T2W images; these images corresponded to the minimal loss of nerve signal and simultaneous maximum subtraction of signals from the bladder, vein, and CSF with dissimilar T2 values. Compared with SHINKEI images, the optimized HIRE-SHINKEI images selectively delineated nerves in greater detail, and along with significant signal suppression of the bladder (p < 0.0001) and veins (p < 0.05).ConclusionHIRE-SHINKEI can be used to better visualize the lumbosacral plexus with higher signal suppression of other pelvic structures. Such detailed Magnetic resonance neurography and selective depiction of nerves are useful for the diagnosis of peripheral nerve disorders.  相似文献

Purpose

To compare the image quality of three techniques and diagnostic performance in detecting implant rupture.

Materials and Methods

The study included 161 implants for the evaluation of image quality, composed of water-saturated short TI inversion recovery (herein called “water-sat STIR”), three-point Dixon techniques (herein called “Dixon”), and short TI inversion recovery fast spin-echo with iterative decomposition of silicone and water using least-squares approximation (herein called “STIR IDEAL”) and included 41 implants for the evaluation of diagnostic performance in detecting rupture, composed of water-sat STIR and STIR IDEAL.Six image quality categories were evaluated and three classifications were used: normal implant, possible rupture, and definite rupture.

Results

Statistically significant differences were noted for the image quality categories (p < 0.001). STIR IDEAL was superior or equal to water-sat STIR in all image quality categories except artifact effects and superior to Dixon in all categories. Water-sat STIR performed the poorest for water suppression uniformity.The sensitivity and specificity in detecting implant rupture of STIR-IDEAL were 81.8 % and 77.8 % and the difference between two techniques was not statistically significant.

Conclusion

STIR-IDEAL is a useful silicone-specific imaging technique demonstrating more robust water suppression and equivalent diagnostic accuracy for detecting implant rupture, than water-sat STIR, at the cost of longer scan time and an increase in minor motion artifacts.  相似文献

PurposeWe aimed to investigate the magnetic resonance imaging (MRI) features and clinicopathologic factors with recurrence of triple-negative breast cancer (TNBC).Patients and methodsWe identified 281 patients with 288 surgically confirmed TNBC lesions who underwent pretreatment MRI between 2009 and 2015. The presence of intratumoral high signal on T2-weighted images, high-signal rim on diffusion-weighted images (DWI), and rim enhancement on the dynamic contrast-enhanced MRI and clinicopathological data were collected. Cox proportional analysis was performed.ResultsOf the 288 lesions, 36 (12.5%) recurred after a median follow-up of 18 months (range, 3.6–68.3 months). Rim enhancement (hazard ratio [HR] = 3.15; 95% confidence interval [CI] = 1.01, 9.88; p = .048), and lymphovascular invasion (HR = 2.73, 95% CI = 1.20, 6.23; p = .016) were independently associated with disease recurrence. While fibroglandular volume, background parenchymal enhancement, intratumoral T2 high signal, and high-signal rim on DWI, were not found to be risk factors for recurrence.ConclusionPretreatment MRI features may help predict a high risk of recurrence in patients with TNBC.  相似文献

In this study, a T1-weighted three-dimensional (3D) spoiled gradient-echo scanning protocol was developed to image the complete arterial system of the pelvis and both legs along their entire length in patients with peripheral arterial disease. Three adjacent stations were to be acquired consecutively, with some overlap, to image the entire area of interest; per station one gadolinium (Gd) contrast bolus would be administered. In an in vitro phantom study, the scanning protocol was optimized. The optimal flip angle was found to be 50°. Also, the optimal scan delay was chosen to be equal to the arrival time of the contrast bolus, thereby minimizing artifacts. Three contrast bolus injections showed sufficient enhancement of the vessels after image subtraction. Finally, stenosis quantification by manual caliper was performed by five observers in the magnetic resonance angiography (MRA) images and correlated with the percent diameter reduction determined by quantitative angiography from corresponding X-ray images. The MRA measurements were reproducible, and intra- and interobserver variabilities were statistically non-significant (p = 0.54 and p = 0.12, respectively). Stenosis quantification performed by four observers showed a good correlation with the X-ray-derived values (rP > 0.90, p < 0.02); the results from one observer were not significantly correlated. Five patients with proven peripheral disease were investigated with this new MRA scanning protocol, using standard hardware and software. The images were of good quality, which allowed adequate clinical evaluation; the original diagnoses obtained from X-ray examinations, were confirmed with MRA. In conclusion, peripheral arterial disease can be evaluated adequately with this magnetic resonance scanning protocol.  相似文献

The mean lives of the lowest seven excited states of 27Mg were measured in the 26Mg(d, pγ) reaction with two different versions of the Doppler-shift attenuation method. Mean lives of τm = 1.4±0.3, 1.15±0.20, 0.89±0.16, 0.10±0.05, < 0.08, < 0.075 and 0.64±0.15 ps were found for the levels at Ex = 984, 1698, 1940, 3109, 3476, 3558 and 3762 keV, respectively. Gamma-ray angular distribution and γ-γ angular correlation measurements lead to the following mixing ratios: δ(1940 → 984 keV) = +0.05±0.04 and δ(984 → 0 keV) = −0.22±0.02. The deduced transition strengths are discussed in the framework of the Nilsson model.  相似文献

To evaluate efficacy and safety of a superparamagnetic iron oxide contrast agent (ferristene) as an endoluminal contrast medium for magnetic resonance (MR) enteroclysis in a phase III trial. Twenty-three patients with history of known or suspected small bowel Crohn's disease underwent MR imaging of the abdomen at 0.5 T unit. The imaging protocol included two phases: the first one without administration of any contrast agent and the second one, where the small bowel was filled by enteroclysis with 800 ml of the luminal iron oxide contrast medium and Gd-DTPA (0.1 mmol/Kg) was administered intravenously. Axial Spin-Echo (SE) T1-weighted (T1w), proton-density and T2w images, sagittal and coronal SE T1w and Short TI Inversion Recovery (STIR) sequences were subsequently obtained. Three investigators blindly evaluated images to determine small bowel distribution of ferristene, presence of artifacts, delineation of bowel lesion/wall and the diagnostic value of ferristene combined with gadolinium. Pre- and postcontrast signal intensity measurements of bowel lesion/wall, bowel lumen and background noise were also calculated. Three patients withdrew before the procedure, therefore 20 patients were effectively included in the study. No significant difference between the three investigators' evaluations of the improvement of the diagnostic information was found (percentage of improvement of 90% with 95% confidence limits of 68% and 99%). A statistically significant difference between the first and third investigators was found for grading of quality of delineation of bowel lesion/wall. Signal intensity measures showed a significant increase of the bowel lesion/wall and background noise/lesion for the SE T1w images. No serious adverse event was reported in our series. MR enteroclysis using ferristene as an endoluminal contrast agent appears to be a safe and efficient procedure for the study of the small bowel.  相似文献

Object

To assess the feasibility of measuring diffusion and perfusion fraction in vertebral bone marrow using the intravoxel incoherent motion (IVIM) approach and to compare two fitting methods, i.e., the non-negative least squares (NNLS) algorithm and the more commonly used Levenberg–Marquardt (LM) non-linear least squares algorithm, for the analysis of IVIM data.

Materials and Methods

MRI experiments were performed on fifteen healthy volunteers, with a diffusion-weighted echo-planar imaging (EPI) sequence at five different b-values (0, 50, 100, 200, 600 s/mm2), in combination with an STIR module to suppress the lipid signal. Diffusion signal decays in the first lumbar vertebra (L1) were fitted to a bi-exponential function using the LM algorithm and further analyzed with the NNLS algorithm to calculate the values of the apparent diffusion coefficient (ADC), pseudo-diffusion coefficient (D*) and perfusion fraction.

Results

The NNLS analysis revealed two diffusion components only in seven out of fifteen volunteers, with ADC = 0.60 ± 0.09 (10− 3 mm2/s), D* = 28 ± 9 (10− 3 mm2/s) and perfusion fraction = 14% ± 6%. The values obtained by the LM bi-exponential fit were: ADC = 0.45 ± 0.27 (10− 3 mm2/s), D* = 63 ± 145 (10− 3 mm2/s) and perfusion fraction = 27% ± 17%. Furthermore, the LM algorithm yielded values of perfusion fraction in cases where the decay was not bi-exponential, as assessed by NNLS analysis.

Conclusion

The IVIM approach allows for measuring diffusion and perfusion fraction in vertebral bone marrow; its reliability can be improved by using the NNLS, which identifies the diffusion decays that display a bi-exponential behavior.  相似文献

Retrospective analyses of clinical dynamic contrast-enhanced (DCE) MRI studies may be limited by failure to measure the longitudinal relaxation rate constant (R1) initially, which is necessary for quantitative analysis. In addition, errors in R1 estimation in each individual experiment can cause inconsistent results in derivations of pharmacokinetic parameters, Ktrans and ve, by kinetic modeling of the DCE-MRI time course data. A total of 18 patients with lower extremity osteosarcomas underwent multislice DCE-MRI prior to surgery. For the individual R1 measurement approach, the R1 time course was obtained using the two-point R1 determination method. For the average R10 (precontrast R1) approach, the R1 time course was derived using the DCE-MRI pulse sequence signal intensity equation and the average R10 value of this population. The whole tumor and histogram median Ktrans (0.57±0.37 and 0.45±0.32 min−1) and ve (0.59±0.20 and 0.56±0.17) obtained with the individual R1 measurement approach are not significantly different (paired t test) from those (Ktrans: 0.61±0.46 and 0.44±0.33 min−1; ve: 0.61±0.19 and 0.55±0.14) obtained with the average R10 approach. The results suggest that it is feasible, as well as practical, to use a limited-population-based average R10 for pharmacokinetic modeling of osteosarcoma DCE-MRI data.  相似文献

Neutron diffraction data are presented for the 152Sm0.55Sr0.45MnO3 (SSM) and (Nd0.545Tb0.455)0.55Sr0.45MnO3 (NTSM) manganites. The Nd and Tb contents in the latter composition are such that the average radius of the A cation 〈r A 〉 in these two compounds is the same. The difference in local tolerance factor fluctuations was about 10%. It was found that replacement of a rare-earth cation with leaving 〈r A 〉 unchanged has practically no effect on the structural and transport properties; indeed, both compounds are metals at low temperatures, have the same crystal structure from liquid-helium to room temperature, and exhibit the same pattern of structural distortions at the onset of magnetic ordering. Magnetic moments of Mn ions in both compositions are ferromagnetically ordered at low temperatures, with T C =122 and 90 K for the SSM and NTSM, respectively. Below 80 K, the rare-earth cation moments in NTSM undergo additional ordering. In contrast to compositions that are close in Sr concentration (x Sr=0.4, 0.5), which feature a phase-separated state with a mixture of the ferromagnetic metallic and antiferromagnetic insulator phases, the ground state of both studied compositions with x Sr=0.45 is uniformly ferromagnetic and metallic. __________ Translated from Fizika Tverdogo Tela, Vol. 46, No. 9, 2004, pp. 1650–1656. Purpose

To compare the diagnostic performance of the noncontrast MRI including DWI to the standard MRI for detecting hepatic malignancies in patients with chronic liver disease.

Materials and methods

We included 135 patients with 136 histologically-confirmed hepatocellular carcinomas (HCCs), 12 cholangiocarcinomas, and 34 benign lesions (≤ 2.0 cm), and 22 patients with cirrhosis but no focal liver lesion who underwent 3.0 T liver MRI. Noncontrast MRI set (T1- and T2-weighted images and DWI) and standard MRI set (gadoxetic acid-enhanced and noncontrast MRI) were analyzed independently by three observers to detect liver malignancies using receiver operating characteristic analysis.

Results

The Az value of the noncontrast MRI (mean, 0.906) was not inferior to that of the combined MRI (mean, 0.924) for detecting malignancies by all observers (P > 0.05). For each observer, no significant difference was found in the sensitivity and specificity between the two MRI sets for detecting liver malignancies and distinguishing them from benign lesions (P > 0.05), whereas negative predictive value was higher with the combined MRI than with the noncontrast MRI (P = 0.0001). When using pooled data, the sensitivity of the combined MRI (mean 94.8%) was higher than that of the noncontrast MRI (mean, 91.7%) (P = 0.001), whereas specificity was equivalent (78.6% vs 77.5%).

Conclusion

Noncontrast MRI including DWI showed reasonable performance compared to the combined gadoxetic acid-enhanced and noncontrast MRI set for detecting HCC and cholangiocarcinoma and differentiating them from benign lesions in patients with chronic liver disease.  相似文献

Dy3+ and Eu2+ activated triple phosphate NaBa0.45Sr0.55PO4 phosphors were prepared by facile combustion synthesis. Excellent emission observed when NaBa0.45Sr0.55PO4:Dy3+ and NaBa0.45Sr0.55PO4:Eu2+ excited at 348 nm and 354 nm wavelength respectively. From a powder X-ray diffraction (XRD) analysis, the formation of compound with a trigonal–hexagonal scalenohedral structure was confirmed. In the photoluminescence spectra, the NaBa0.45Sr0.55PO4:Dy3+ phosphor emits two distinctive colours: a blue band centred at 482 nm and a yellow band at 576 nm originating from Dy3+ whereas NaBa0.45Sr0.55PO4:Eu2+ emits blue colour at 470 nm. Also, surface morphology has been studied by scanning electron microscope (SEM). Phosphors exhibit a strong absorption in the range of 340–400 nm and chromatic properties indicated that present phosphor is a hopeful candidate for near ultra violet light emitting diodes (nUV LEDs).  相似文献

We have studied Au/n-GaN Schottky barrier diodes. GaN surfaces have been prepared by cleaning in HCl and (NH4)2S prior to metal deposition. The zero-biased barrier heights and ideality factors obtained from the current-voltage characteristics differ from diode to diode, although all the samples were prepared identically. The statistical analysis for the reverse bias C-V data yielded mean value of (1.35±0.04) eV for Schottky barrier height of HCl treated sample and (1.20±0.03) eV for (NH4)2S sample, where 9 dots were considered from each cleaning method. It was found that the barrier height values obtained from the C−2-V (1.43 eV) and I-V characteristics (0.89 eV) are different from each other by 0.54 eV. The inhomogeneous barrier heights were found to be related to the effect of the high series resistance on diode parameters (Akkiliç et al., 2004) [1].  相似文献
