本文将基于有效质量近似下的变分法,理论研究了纤锌矿InGaN/GaN staggered量子阱中的激子态和光学性质.数值结果显示了InGaN量子阱中的量子尺寸和staggered受限垒对束缚于量子阱中的激子态和光学性质有着明显的影响.当阱宽增加时,量子受限效应减弱,激子结合能降低,带间发光波长增加.另一方面,当量子阱中staggered受限势增加时,量子受限效应增强,激子结合能升高,带间发光波长降低.本文的理论结果证明了可以通过调节staggered垒高和量子尺寸来调控纤锌矿InGaN staggered量子阱中的激子态和光学性质.  相似文献

The electronic and optical properties of a single exciton in a CdSe/CdS/CdSe/CdS quantum dot is studied by using effective mass approximation with parabolic confinement. The Coloumbic interaction between electron and hole is included by Hartree potential. A self-consistent technique is used to calculate the energy eigenvalue and wavefunction of exciton. Based on this approximation we investigate the effect of core size, shell thickness, well width on exciton binding energy, absorption spectra, and oscillator strength. The results provide the tuning possibility of electronic and optical properties of multilayer quantum dot with layer thickness.  相似文献

We solve analytically the Schrödinger equation taking into account the shape changes of GaInAs/GaAs quantum wells due to indium segregation during the MBE growth by using transfer matrix method. The indium compositional profiles of the quantum wells are provided using the phenomenological model. The fundamental transition energy, binding energy and oscillator strength of excitons as a function of indium segregation coefficient RR and well width are studied. For narrow wells (less than 40 ML), the exciton binding energy and oscillator strength decrease, but for wide wells (larger than 40 ML), increase with increasing the segregation coefficient RR. It is shown that indium segregation degrades the optical properties and results in a blue-shift of exciton transition energy in GaInAs/GaAs quantum wells.  相似文献

Within the framework of the effective-mass and envelope function theory, exciton states and optical properties in wurtzite (WZ) InGaN/GaN quantum wells (QWs) are investigated theoretically considering the built-in electric field effects. Numerical results show that the built-in electric field, well width and in composition have obvious influences on exciton states and optical properties in WZ InGaN/GaN QWs. The built-in electric field caused by polarizations leads to a remarkable reduction of the ground-state exciton binding energy, the interband transition energy and the integrated absorption probability in WZ InGaN/GaN QWs with any well width and In composition. In particular, the integrated absorption probability is zero in WZ InGaN/GaN QWs with any In composition and well width L > 4 nm. In addition, the competition effects between quantum confinement and the built-in electric field (between quantum size and the built-in electric field) on exciton states and optical properties have also been investigated.  相似文献

The effect of electric field on exciton states and optical properties in zinc-blende (ZB) InGaN/GaN quantum dot (QD) are investigated theoretically in the framework of effective-mass envelop function theory. Numerical results show that the electric field leads to a remarkable reduction of the ground-state exciton binding energy, interband transition energy, oscillator strength and linear optical susceptibility in InGaN/GaN QD. It is also found that the electric field effects on exciton states and optical properties are much more obvious in QD with large size. Moreover, the ground-state exciton binding energy and oscillator strength are more sensitive to the variation of indium composition in InGaN/GaN QD with small indium composition. Some numerical results are in agreement with the experimental measurements.  相似文献

The effect of exciton-polariton resonance on the optical properties of periodic heterostructures with double InGaN quantum wells in a GaN matrix has been studied. It has been found that the light reflection is amplified at the frequency corresponding to the exciton energy when it coincides with the frequency of the Bragg resonance. This effect is observed to be twice as large as that in a similar system of single quantum wells.  相似文献

Exciton binding energy of a confined heavy hole exciton is investigated in a Zn1−xMgxS/ZnS/Zn1−xMgxS single strained quantum well with the inclusion of size dependent dielectric function for various Mg content. The effects of interaction between the exciton and the longitudinal optical phonon are brought out. The effect of exciton is described by the effective potential between the electron and hole. The interband emission energy as a function of well width is calculated for various Mg concentration with and without the inclusion of dielectric confinement. Non-linear optical properties are carried out using the compact density matrix approach. The dependence of nonlinear optical processes on the well width is investigated for different Mg concentration. The linear, third order non-linear optical absorption coefficients values and the refractive index changes of the exciton are calculated for different concentration of magnesium content. The results show that the exciton binding energy is found to exceed LO phonon energy of ZnS for x>0.2 and the incorporation of magnesium ions and the effect of phonon have great influence on the optical properties of ZnS/Zn1−xMgxS quantum wells.  相似文献

Electron-phonon effects on Stark shifts of excitons in parabolic quantum wells are studied theoretically by using a fractional dimension method in combination with a Lee-Low-Pines-like transformation and a perturbation theory. The numerical results for the exciton binding energies and electron-phonon contributions to the binding energies as functions of the well width and the electric field in the Al0.3Ga0.7As parabolic quantum well structure are obtained. It is shown that both exciton binding energy and electron-phonon contributions have a maximum with increasing the well width. The binding energy and electron-phonon contribution decrease significantly with increasing the electric-field strength, in special in the wide-well case.  相似文献

用改进的Lee-Low-Pines变分方法研究纤锌矿In0.19Ga0.81N/GaN量子阱结构中束缚极化子能量和结合能等问题,给出基态结合能、不同支长波光学声子对能量和结合能的贡献随阱宽和杂质中心位置变化的数值结果.在数值计算中包括了该体系中声子频率的各向异性和内建电场对能量和结合能的影响、以及电子和杂质中心与长波光学声子的相互作用.研究结果表明,In0.19Ga0.81N/GaN量子阱材料中光学声子和内建电场对束缚极化子能量和结合能的贡献很大,它们都引起能量和结合能降低.结合能随着阱宽的增大而单调减小,窄阱中减小的速度快,而宽阱中减小的速度慢.不同支声子对能量和结合能的贡献随着阱宽的变化规律不同.没有内建电场时,窄阱中,定域声子贡献小于界面和半空间声子贡献,而宽阱中,定域声子贡献大于界面和半空间声子贡献.有内建电场时,定域声子贡献变小,而界面和半空间声子贡献变大,声子总贡献也有明显变化.在In0.19Ga0.81N/GaN量子阱中,光学声子对束缚极化子能量和结合能的贡献比GaAs/Al0.19Ga0.81As量子阱中的相应贡献(约3.2—1.8和1.6—0.3 meV)约大一个数量级.阱宽(d=8 nm)不变时,在In0.19Ga0.81N/GaN量子阱中结合能随着杂质中心位置Z0的变大而减小,并减小的速度变快.随着Z0的增大,界面和半空间光学声子对结合能的贡献缓慢减小,而定域光学声子的贡献缓慢增大.  相似文献

We have performed sub-picosecond four-wave mixing experiments on a series of symmetrically strained (GaIn)As/Ga(AsP) multiple quantum wells. We show that these measurements allow a precise determination of exciton binding energies. One of the advantages of this quantum beat method as compared to linear optical methods is that a determination of the exciton binding energy is possible even in the presence of considerable inhomogeneous broadening. In addition, the dependence of the exciton binding energy on the strain in the (GaIn)As quantum well layers suggests that the reduced electron-hole effective mass is not influenced by the increase in strain.  相似文献

The exciton effects on the interband absorption spectra in near-surface square and semiparabolic quantum wells under intense laser field are studied taking into account the correct dressing effect for the confinement potential and electrostatic self-energy due to the repulsive interaction between carriers and their image charges. We found that for near-surface quantum wells with different shapes the laser field induces significant effects on their electronic and optical properties. The numerical results for the InGaAs/GaAs system show that the red-shift of the absorption peak induced by the increasing cap layer can be effectively compensated using the blue-shift caused by the enhanced laser parameter. In square quantum well without laser field our theoretical values for the absorption peak position are in good agreement with the available experimental data. As a key result, we conclude that the optical properties in near-surface quantum wells can be tuned by tailoring the heterostructure parameters: well shape, capped layer thickness and/or dielectric mismatch as well as the external field radiation strength.  相似文献

We analyze theoretically the nonlinear optical properties of semiconductor box so small that quantum confinement effect works in all three dimensions. It is shown for the first time that the third order optical polarizability of an assembly of such quantum boxes is enhanced by a number of unit cells in the box through the effect of the giant oscillator strength when the box size satisfies the conditions given in terms of size-quantization energy, exciton binding energy, interaction energy of two excitations and the off-resonance energy. Microcrystallites of CuCl look a promising material to observe this effect.  相似文献

Based on the framework of effective-mass approximation and variational approach, optical properties of exciton are investigated theoretically in ZnO/MgxZn1−xO vertically coupled quantum dots (QDs), with considering the three-dimensional confinement of electron and hole pair and the strong built-in electric field effects due to the piezoelectricity and spontaneous polarization. The exciton binding energy, the emission wavelength and the oscillator strength as functions of the different structural parameters (the dot height and the barrier thickness between the coupled wurtzite ZnO QDs) are calculated with the built-in electric field in detail. The results elucidate that structural parameters have a significant influence on the exciton state and optical properties of ZnO coupled QDs. These results show the optical and electronic properties of the quantum dot that can be controlled and also tuned through the nanoparticle size variation.  相似文献

The optical refractive index changes and absorption coefficients of quantum wells (QWs) are theoretically investigated with considering exciton effects within the framework of the fractional-dimensional space approach. The exciton wave functions and bound energies are obtained as a function of spatial dimensionality, and the dimension increases with the well width increasing. Then optical properties are obtained by using the compact-density matrix approach and an iterative method. Numerical results are presented for wurtzite ZnO/MgxZn1−xO QWs. The calculated results show that the changes of refractive index and absorption coefficients are greatly enhanced due to the quantum confinement of exciton. And the smaller the QW width (dimension) is, the larger influence of exciton on the optical properties will be. Furthermore, the exciton effects make the resonant peaks move to a lower energy. In addition, the optical properties are related to the QW width, the incident optical intensity and carrier density.  相似文献

The optical spectra of the CdTe/Cd0.7Mn0.3Te structure containing three CdTe quantum wells with nominal thicknesses of 16, 8, and 4 monolayers have been investigated. The temperature dependences of parameters of the exciton luminescence spectra (integrated intensity, full-width at half-maximum, position of the maximum, Stokes shift) for quantum wells with different thicknesses differ substantially. These differences are explained by a strong thickness dependence of the energy of Coulomb coupling in the exciton, the energy of localization of the exciton on bulges of the quantum well, and the degree of penetration of the exciton wave function into the barrier. At high excitation power densities, the emission contours of the quantum wells with thicknesses of 8 and 16 monolayers contain short-wavelength tails that correspond to optical transitions between excited quantum-well levels.  相似文献

The effect of electric field on the binding energy, interband emission energy and the non-linear optical properties of exciton as a function of dot radius in an InSb/InGaxSb1?x quantum dot are investigated. Numerical calculations are carried out using single band effective mass approximation variationally to compute the exciton binding energy and optical properties are obtained using the compact density matrix approach. The dependence of the nonlinear optical processes on the dot sizes is investigated for various electric field strength. The linear, third order non-linear optical absorption coefficients, susceptibility values and the refractive index changes of electric field induced exciton as a function of photon energy are obtained. I theoretically investigate the Stark shift of the exciton goundstate in two vertically coupled quantum dots as a function of the interdot distance. The coupling is shown to enhance the tuneability of the linear optical properties, including energy and oscillator strength, as well as the exciton polarizability. The coupling regime that maximizes these properties results from the detailed balance between the effects of the single-particle tunneling, of the electric field and of the carrier-carrier interaction. I discuss the relevance of these results to the possible implementation of quantum-information processing based on semiconductor quantum dots: in particular, I suggest the identification of the qubits with the exciton levels in coupled- rather than single-dots.  相似文献

We investigate the effect of the longitudinal-optical phonon field on the binding energies of excitons in quantum wells, well-wires and nanotubes based on ionic semiconductors. We take into account the exciton-phonon interaction by using the Aldrich-Bajaj effective potential for Wannier excitons in a polarizable medium. We extend the fractional-dimensional method developed previously for neutral and negatively charged donors to calculate the exciton binding energies in these heterostructures. In this method, the exciton wave function is taken as a product of the ground state functions of the electron polaron and hole polaron with a correlation function that depends only on the electron-hole separation. Starting from the variational principle we derive a one-dimensional differential equation, which is solved numerically by using the trigonometric sweep method. We find that the potential that takes into account polaronic effects always give rise to larger exciton binding energies than those obtained using a Coulomb potential screened by a static dielectric constant. This enhancement of the binding energy is more considerable in quantum wires and nanotubes than in quantum wells. Our results for quantum wells are in a good agreement with previous variational calculations. Also, we present novel curves of the exciton binding energies as a function of the wire and nanotubes radii for different models of the confinement potential.  相似文献
