利用递推格林函数技术计算了多终端量子体系的电子输运特性,首先运用递归方法给出介观 或量子体系的格林函数. 然后利用散射矩阵和输运方程给出体系的电导方程,可以将多终端 的输运简化为双终端的输运方程,以便得到体系电子输运的谱结构. 计算结果表明,由于中 间节点的存在,使器件的传输谱偏离一维链的对称性,在低能量端出现一个新的电导峰值. 此外,本方法可以被应用到各种复杂的带有吸附结构量子体系输运的研究中. 关键词: 格林函数 散射矩阵 量子体系  相似文献

通过衬底材料和外延材料的交替生长方式制备出多层排列的自组装量子点超晶格结构.这些埋置量子点的应力/应变场影响着它们的光电性能、压电性能以及力学稳定性.基于各向异性弹性理论的有限元方法,研究了埋置金字塔形应变自组织Ge/Si半导体量子点的应力/应变分布以及流体静应变和双轴应变分布,并与非埋置量子点的应力/应变分布做了比较,指出了它们之间的异同以及覆盖层对量子点应力/应变分布的影响. 关键词: 量子点 应力分布 应变分布  相似文献

采用低压金属有机物化学气相沉积 (LP-MOCVD) 法制备GaSb/GaAs量子点。通过对不同生长温度的样品进行分析发现温度的变化对GaSb/GaAs量子点的相位角无明显影响,量子点的形状是透镜型。由于量子点特殊的应力分布,可实现量子点的"自限制"生长。量子点的化学势不连续性以及Ostwald熟化机制的影响使得量子点尺寸分布在一定范围内不连续,会出现两种尺寸模式的量子点生长。Sb原子的表面迁移率对GaSb/GaAs量子点生长有较大的影响。升高温度可有效改善量子点的分立性,在升温过程中量子点体现出其熟化过程,高温时表面原子的解析附作用对量子点尺寸和密度的影响较大。  相似文献

基于各向异性弹性理论的有限元方法,研究了金字塔形自组织Ge/Si半导体量子点应变能随高宽比变化的规律:系统的应变能随着高宽比的增大而逐渐减小.并通过自由能(应变能与表面能之和)讨论了量子点的平衡形态.结果表明,对于固定体积的量子点,存在一个高宽比值,称之为平衡高宽比,使得系统的自由能最低.同时,还给出了量子点的应力、应变、流体静应变及双轴应变分布.这些可以作为阐明应变自组织量子点实验的理论基础. 关键词: 量子点 应变分布 自由能 平衡形态  相似文献

对量子点超晶格材料中量子点纵向周期和同层量子点的横向周期间距对量子点及其周围应变场分布的影响进行了系统的研究.结果表明,横向和纵向周期通过衬底材料之间的长程相互作用对量子点沿中心轴路径应变分布的影响效果正好相反,在适当条件下,两者对量子点应变场分布的影响可以部分抵消.同时也论证了在单层量子点和超晶格量子点材料中,计算量子点的电子结构时,应综合考虑量子点空间周期分布对载流子限制势的影响,不能简单的利用孤立量子点模型来代替. 关键词: 应变 半导体量子点 自组织  相似文献

In this paper, we perform systematic calculations of the stress and strain distributions in InAs/GaAs truncated pyramidal quantum dots (QDs) with different wetting layer (WL) thickness, using the finite element method (FEM). The stresses and strains are concentrated at the boundaries of the WL and QDs, are reduced gradually from the boundaries to the interior, and tend to a uniform state for the positions away from the boundaries. The maximal strain energy density occurs at the vicinity of the interface between the WL and the substrate. The stresses, strains and released strain energy are reduced gradually with increasing WL thickness. The above results show that a critical WL thickness may exist, and the stress and strain distributions can make the growth of QDs a growth of strained three-dimensional island when the WL thickness is above the critical value, and FEM can be applied to investigate such nanosystems, QDs, and the relevant results are supported by the experiments.  相似文献

由于材料弹性的各向异性与表面能的各向异性, 不同的生长方向或生长面, 量子点有不同的力学性能与行为. 本文基于各向异性弹性理论的有限元方法, 以金字塔型自组织InAs/GaAs半导体量子点为研究对象, 分别在7个常见的生长方向或生长面上, 对其应变能和应变弛豫能、自由能等进行了分析计算, 得到了这些能量随生长方向的变化规律. 结果表明(211)量子点应变弛豫能最大, 而(100)量子点应变弛豫能最小. 这些结果可为可控制备量子点提供理论参考. 关键词: 量子点 生长方向 平衡形态 应变弛豫  相似文献

We implement a quantum walk in phase space with a new mechanism based on the superconducting resonator-assisted double quantum dots.By analyzing the hybrid system,we obtain the necessary factors implementing a quantum walk in phase space:the walker,coin,coin flipping and conditional phase shift.The coin flipping is implemented by adding a driving field to the resonator.The interaction between the quantum dots and resonator is used to implement conditional phase shift.Furthermore,we show that with different driving fields the quantum walk in phase space exhibits a ballistic behavior over 25 steps and numerically analyze the factors influencing the spreading of the walker in phase space.  相似文献

The strain and electron energy levels of InAs/GaAs(001) quantum dots (QDs) with a GaNAs strain compensation layer (SCL) are investigated. The results show that both the hydrostatic and biaxial strain inside the QDs with a GaNAs SCL are reduced compared with those with GaAs capping layers. Moreover, most of the compressive strain in the growth surface is compensated by the tensile strain of the GaNAs SCL, which implies that the influence of the strain environment of underlying QDs upon the next-layer QDs’ growth surface is weak and suggests that the homogeneity and density of QDs can be improved. Our results are consistent with the published experimental literature. A GaNAs SCL is shown to influence the strain and band edge. As is known, the strain and the band offset affect the electronic structure, which shows that the SCL is proved to be useful to tailor the emission wavelength of QDs. Our research helps to better understand how the strain compensation technology can be applied to the growth of stacked QDs, which are useful in solar cells and laser devices.  相似文献

本文通过对含有高In组分量子点的双波长LED进行了模拟计算, 并对器件的能带结构、载流子浓度、复合速率和辐射光谱进行了研究. 通过对器件结构的调整与对比, 发现蓝绿双波长LED的绿光量子阱中加入高In组分量子点后可以拓宽辐射光谱, 使LED光谱具有更高的显色指数, 为实现无荧光粉的白光LED提供指导. 量子点对载流子具有很强的束缚能力, 并且载流子在量子点处具有更短的寿命, 载流子优先在量子点处复合, 量子点处所对应的黄光与量子阱润湿层所对应的绿光的比例随量子点浓度的增大而增大, 载流子浓度较低时以量子点处的黄光辐射为主, 载流子浓度变大后, 量子点复合逐渐达到饱和, 绿光辐射开始占据主导. 对间隔层厚度和间隔层掺杂浓度的调节可以很方便地调控载流子的分布, 从而实现对含有量子点的双波长LED两个活性层辐射速率的调控. 结果表明, 通过对量子点浓度、间隔层厚度、间隔层掺杂浓度的控节可以很好地实现对LED辐射光谱的调控作用. 关键词: GaN 量子点 光谱调控 双波长LED  相似文献

Longitudinal optical phonons have been used to interpret the electronic energy relaxation in quantum dots and at the same time they served as a reservoir, with which the electronic subsystem is in contact. Such a phonon subsystem is expected to be passive, namely, in a long-time limit the whole system should be able to achieve such a stationary state, in which statistical distributions of both subsystems do not change in time. We pay attention to this property of the LO phonon bath. We show the passivity property of the so far used approximations to electronic transport in quantum dots. Also we show a way how to improve the passivity of LO phonon bath using canonical Lang-Firsov transformation. Exciton states in self-assembled InP/In0.49Ga0.51P quantum dots subject to magnetic fields up to 50 T are calculated. Strain and band mixing are explicitly taken into account in the single-particle models of the electronic structure, while an exact diagonalization approach is adopted to compute the exciton states. Reasonably good agreement with magneto-photoluminescence measurements on InP self-assembled quantum dots is found. As a result of the polarization and angular momentum sensitive selection rules, the exciton ground state is dark. For in-plane polarized light, the magnetic field barely affects the exciton spatial localization, and consequently the exciton oscillator strength for recombination increases only slightly with increasing field. For z polarized light, a sharp increase of the oscillator strength beyond 30 T is found which is attributed to the enhanced s character of the relevant portion of the exciton wave function.  相似文献

The energy spectrum and corresponding wave functions of a flat quantum dot with elliptic symmetry are obtained exactly. A detailed study is made of the effect of ellipticity on the energy levels and the corresponding wave functions.
