利用光电导体产生太赫兹电磁波(THz波),THz远场辐射波形与光电导体材料的载流子寿命、偏置电场以及触发光有直接关系.用不同方法对低温GaAs(LT-GaAs)和半绝缘GaAs(SI-GaAs)光电导开关辐射的THz电磁波所呈现的双极特性进行了模拟计算.结果表明,LT-GaAs光电导开关辐射THz波呈现双极性的主要原因是光生载流子寿命小于一个THz波产生时间;而光生载流子寿命大于100ps的SI-GaAs光电导开关,在不同的实验条件(不同偏置电场、不同光脉冲能量)下,产生的THz波呈现双极特性的主要原因分别是载流子发生了谷间散射和空间电荷电场屏蔽.

用波长为532 nm、脉冲宽度为5 ns的超短激光脉冲触发电极间隙为4 mm的半绝缘GaAs光电导开关,开关偏置电压从500 V开始以步长50 V逐渐增加,直到开关出现非线性电脉冲输出.研究表明,线性和非线性电脉冲波形均呈现出在经历一个主脉冲之后,其后跟随几个幅值较小且具有周期性和不同程度的减幅振荡.分析了开关体内载流子(热电子)的微观状态和输运过程,在直流偏置电场作用下,开关体内的热电子在电子-电子、电子-声子相互作用过程中,当它们的弛豫时间大于载流子的寿命时, 光电子的输运可通过迁移率变化引起光电导振荡, 这是开关输出电脉冲出现振荡的原因.

在飞秒激光激励下用GaAs光电导开关作为太赫兹(THz)辐射天线, 已经广泛用于太赫兹时域光谱系统, 但目前国际上都是使用GaAs光电导开关的线性工作模式, 而GaAs光电导开关的雪崩倍增工作模式所输出的超快电脉冲功率容量远大于其线性工作模式, 迄今为止, 还没有人提出用雪崩倍增机理的GaAs 光电导开关作为辐射源产生THz电磁辐射. 本文探讨了用 雪崩倍增工作模式的GaAs光电导开关作为光电导天线产生THz电磁波的可能性及研究进展. 通过理论分析及实验研究, 在实验上实现了: 1) 利用nJ量级飞秒激光触发GaAs光电导天线, 可以进入雪崩倍增工作模式; 2) 利用光激发电荷畴的猝灭模式, 可以使GaAs光电导天线载流子雪崩倍增模式的延续时间(lock-on 时间)变短. 这为利用具有雪崩倍增机理的GaAs光电导天线产生强THz辐射奠定了基础. 相似文献

实验用波长1064 nm,触发光能为1.0 mJ的激光脉冲触发电极间隙为4 mm的半绝缘GaAs光电导开关,当光电导开关的偏置电压达到3800 V时,开关进入非线性(lock-on)工作模式,在偏置电场和触发光能不变的条件下,开关输出稳定的非线性电脉冲,1500次触发后GaAs开关表面出现因丝状电流引起损伤的痕迹.分析认为:在一定触发光能和电场阈值条件下,开关芯片内存在两种瞬态热效应:热弛豫效应和光激发电荷畴-声子曳引效应.热弛豫时间很短,在皮秒甚至亚皮秒量级,热弛豫过程导致了热传导的弛豫行为;当光激发电荷畴以107 cm/s的速度从阴极向阳极渡越时,在这两种效应的作用下使得开关芯片瞬态温度变化发生了弛豫振荡现象.光激发电荷畴-声子曳引效应在位错运动方向上传播,声子流携带的热能集中在移动的平面内,使得移动区域温度升高,移动轨迹经多次叠加累积呈现出丝状的损伤痕迹.

研究了光电导天线产生太赫兹波的辐射特性,采用时域有限差分方法(FDTD)来模拟计算光电导偶极天线的辐射特性,并在计算机上以伪彩色图进行了图形显示。采用电偶极子天线模型,以0.1THz电磁波为例计算了天线辐射的特性参数,得到天线的辐射电阻为790Ω,方向性系数为1.5。结果表明,光电导天线可以采用偶极天线的理论进行计算,可以通过提高电长度来增大辐射电阻,从而提高太赫兹的辐射功率。 相似文献

利用二维ensemble-Monte Carlo方法模拟了直流偏置的半绝缘GaAs(SI-GaAs)光电导开关在飞秒激光脉冲触发下的两种工作模式.结果表明:当偏置电场低于耿氏电场(GaAs为4.2kV/cm)时,开关输出电脉冲呈线性模式;偏置电场超过耿氏电场但触发光脉冲能量低于光能阈值,光电导开关仍然表现出线性工作模式;当偏置电场和触发光脉冲能量都超过非线性模式(“lock-on”模式)所需阈值,开关呈现非线性模式;在光子能量较高的激光脉冲触发下,开关非线性模式所需光能阈值降低.非线性工作模式源于光生载流子发生谷间散射,并在开关体内局部区域形成高场区,电场变化大,弛豫时间长,电脉冲呈现非线性. 相似文献

An algorithm for the simulation of the 3-dimensional random field Ising model with a binary distribution of the random fields is presented. It uses multi-spin coding and simulates 64 physically different systems simultaneously. On one processor of a Cray YMP it reaches a speed of 184 million spin updates per second. In this paper,we investigate the performance of the bulk fin field effect transistor(FinFET) through a threedimensional(3D) full band Monte Carlo simulator with quantum correction.Several scattering mechanisms,such as the acoustic and optical phonon scattering,the ionized impurity scattering,the impact ionization scattering and the surface roughness scattering are considered in our simulator.The effects of the substrate bias and the surface roughness scattering near the Si/SiO2 interface on the performance of bulk FinFET are mainly discussed in our work.Our results show that the on-current of bulk FinFET is sensitive to the surface roughness and that we can reduce the substrate leakage current by modulating the substrate bias voltage. 相似文献

By means of Monte Carlo simulation, a study of enantioseparation by capillary electrophoresis has been carried out. A simplified system consisting of two enantiomers S (R) and a selector chiral C, which reacts with the enantiomers to form complexes RC (SC), has been considered. The dependence of Δμ (enantioseparation) with the concentration of chiral selector and with temperature have been analyzed by simulation. The effect of the binding constant and the charge of the complexes are also analyzed. The results are qualitatively satisfactory, despite the simplicity of the model. 相似文献

In this paper we investigated the THz radiation dynamics in InAs using the ensemble Monte Carlo method. Our simulations indicated that THz pulse shapes (temporal waveforms) are closely related with the pump laser fluence. The sharp, negative peak of a THz pulse may result from the electron intervalley transfers from center valley to satellite valleys. Our numerical results show that higher laser fluence is an advantage in enhancing the output of high frequency components. The spato-temporal distributions of photo-Dember fields on the semiconductor surface were also analyzed. 相似文献

利用蒙特卡罗方法模拟六孔球形黑腔中的辐射输运, 研究靶球辐照均匀性问题. 对于几何结构简单的解析模型, 研究了不同黑腔靶球半径比的靶球辐照均匀性变化规律, 得出的结论与解析的“视因子”方法给出的一致. 对于几何结构复杂的黑腔模型, 如放置有挡板的模型, 解析方法计算困难, 但利用蒙特卡罗方法仍然能够准确模拟计算. 不同挡板大小的理论模型计算结果表明, 挡板对X光输运到靶球表面的分布状况有明显的影响, 如果设置得当则可以提高X光利用效率并显著改善靶球辐照均匀性, 否则可能严重破坏靶球辐照均匀性. 因此, 黑腔中的挡板位置及大小需要精心设计. 应用表明, 蒙特卡罗方法对于具有复杂结构的黑腔辐射输运问题具有很好的适应性. 相似文献

In this paper, we simulate the exposure factor by a simple model of a
free-air ionization chamber with the Monte Carlo programme Geant4.
Special emphasis is placed on the discussion of the exposure
factor related to parameters of the chamber model. The reason for the
variation in exposure factor with incident ray energy is also
analysed in terms of reaction cross section for different types of
reactions. The obtained results indicate that our simulation is
accurate in the calculation of the exposure factor and can serve as

Distributions of particles in a suspension comprised of magnetic particles (MPs) and nonmagnetic particles (NPs) under gradient magnetic fields are vitally important for the preparation of magnetic-nonmagnetic functionally graded materials (FGMs). In the present study, the effects of magnetic field gradient, magnetic interaction between MPs and concentration of NPs on the distributions of particles in the suspension are investigated using a two-dimensional Monte Carlo simulation. The results show that a gradient distribution of MPs is formed under gradient magnetic fields and increases with increasing the field gradient. However, as the interaction between MPs increases, the distribution gradient decreases, accompanied by the formation of chain-like MP clusters. Moreover, NPs are found to hinder the translation of MPs along the field direction. As the NP concentration increases, the translation of MPs becomes difficult. 相似文献
