In this paper the temperature dependence of responsivity and response time for 6H-SiC ultraviolet (UV) photodetector is simulated based on numerical model in the range from 300K to 900K. The simulation results show that the responsivity and the response time of device are less sensitive to temperature and this kind of UV photodetector has excellent temperature stability. Also the effects of device structure and bias voltage on the responsivity and the response time are presented. The thicker the drift region is, the higher the responsivity and the longer the response time are. So the thickness of drift region has to be carefully designed to make trade-off between responsivity and response time.  相似文献

利用射频磁控溅射设备制备ZnO薄膜, 最终制备ZnO/Pt纳米粒子/ZnO 结构的金属-半导体-金属型紫外光电探测器. 研究了Pt纳米粒子处在ZnO薄膜层中的不同深度对金属-半导体-金属型紫外光电探测器响应性能的影响. 结果表明, 探测器的响应度随着Pt纳米粒子在ZnO薄膜层中所处深度的增大而升高. 在60 V偏压下, 包埋Pt最深的探测器在波长365 nm处取得响应度最大值1.4 A·W-1, 包埋有Pt探测器的响应度最大值为无Pt 纳米粒子探测器响应度最大值的7倍. 结合对ZnO薄膜表面的表征及探测器各项性能的测试, 得出包埋Pt纳米粒子增强器件的响应性能可归因于表面等离子体增强散射.  相似文献

In0.3Ga0.7N metal-insulator-semiconductor (MIS) and metal-semiconductor (MS) surface barrier photodetectors have been fabricated. The In0.3Ga0.7N epilayers were grown on sapphire by metalorganic chemical vapour deposition (MOCVD). The photoresponse and reverse current-voltage characteristics of the In0.3Ga0.7N MIS and MS photodetectors were measured. A best zero bias responsivity of 0.18 A/W at 450 nm is obtained for the In0.3Ga0.7N MIS photodetector with 10 nm Si3N4 insulator layer, which is more than ten times higher than the In0.3Ga0.7N MS photodetector. The reason is attributed to the decrease of the interface states and increase of surface barrier height by the inserted insulator. The influence of the thickness of the Si3N4 insulator layer on the photoresponsivity of the MIS photodetector is also discussed.  相似文献

In this paper,small diameter InP nanowires with high crystal quality were synthesized through a chemical vapor deposition method.Benefitting from the high crystallinity and large specific surface area of InP nanowires,the simply constructed photodetector demonstrates a high responsivity of up to 1170 A·W ~(-1) and an external quantum efficiency of2.8 × 10~5% with a fast rise time of 110 ms and a fall time of 130 ms,even at low bias of 0.1 V.The effect of back-gate voltage on photoresponse of the device was systematically investigated,confirming that the photocurrent dominates over thermionic and tunneling currents in the whole operation.A mechanism based on energy band theory at the junction between metal and semiconductor was proposed to explain the back-gate voltage dependent performance of the photodetectors.These convincing results indicate that fine InP nanowires will have a brilliant future in smart optoelectronics.  相似文献

采用分子束外延技术生长了两个叠层结构的双色量子阱红外探测器结构,并经过光刻和湿法刻蚀制作成两端结构的量子阱红外探测器单元器件. 通过改变量子阱势垒高度,势阱宽度,掺杂浓度,重复周期数等器件参数,可以使总电压在两个叠层之间产生适当的分布,从而使器件表现出不同的电压响应特点. 光电流谱测量显示,器件1随着外加偏置电压可实现对于中波大气红外窗口(3—5 μm)和长波大气红外窗口(8—12 μm)红外响应的切换,器件2在不同的偏置电压下可以对这两个波段同时做出响应. 本文探讨了两端叠层结构量子阱红外探测器的工作原 关键词: 电压调制 同时响应 量子阱红外探测器 双波段  相似文献

A metal-semiconductor-metal (MSM) ultraviolet photodetector has been fabricated using unintentionally doped n-GaN films grown on sapphire substrates. Its dark current, photocurrent under the illumination with λ = 360 nm light, responsivity, and the dependence of responsivity on bias voltage were measured at room temperature. The dark current of the photodetector is 1.03 Na under 5 V bias, and is 15.3 Na under 10 V bias. A maximum responsivity of 0.166 A/W has been achieved under the illumination with λ= 366 nm light and 15 V bias. It exhibits a typical sharp band-edge cutoff at the wavelength of 366 nm, and a high responsivity at the wavelength from 320 nm to 366 nm. Its responsivity under the illumination with λ= 360 nm light increases when the bias voltage increases.  相似文献

We report on a theoretical analysis of terahertz (THz-) field induced nonlinear dynamics of electrons in a semiconductor superlattice that are capable to perform Bloch oscillations. Our results suggest that for a strong THz-field a dc voltage should be generated. We have analyzed the real-time dynamics using a balance equation approach to describe the electron transport in a superlattice miniband. Taking account of both Bloch oscillations of electrons in a superlattice miniband and dissipation, we studied the influence of a strong THz-field on currently available superlattices at room temperature. We found that a THz-field can lead to a negative conductance resulting in turn in a THz-field induced dc voltage, and that the voltage per superlattice period should show, for varying amplitue of the THz-field, a form of wisted plateaus with the middle points being with high precision equal to the photon energy divided by the electron charge. We show voltage to the finite voltage state, and that in the finite voltage state dynamic localization of the electrons in a miniband occurs.  相似文献

Within the framework of the Boltzmann equation, formulas for calculating the effective relaxation time and mobility of superlattice electrons are derived with allowance for inelastic scattering on acoustic phonons and dispersion of the miniband energy spectrum depending on the longitudinal wave vector. The dependences of longitudinal and transverse mobilities of the nondegenerate electronic gas of the GaAs/Al0.36Ga0.64As superlattice with the quantum well 5 nm wide on the potential barrier width and temperature are analyzed numerically. It is demonstrated that inelasticity of scattering and miniband dispersion significantly increase the electron mobility, and its temperature dependence becomes more pronounced at low temperatures.  相似文献

We have investigated the coherent plasmon photoexcited in the electron miniband of an InAs/GaAs strained superlattice (SL) using a reflection-type pump-probe technique. Under the condition that the center energy of the pump pulses is tuned to the fundamental transition energy of the SL, the coherent plasmon coupled with the longitudinal optical (LO) phonon of GaAs that is the barrier layer is observed. The time-domain signals of the coherent plasmon coupled with the GaAs-like LO phonon drastically change with varying the generation and detection energies. From the energy dependence of the time-domain signals, we discuss the relaxation process of the carriers photoexcited in the miniband of the SL.  相似文献

The defect-related photoconductivity gain and persistent photoconductivity (PPC) observed in Ga2O3 Schottky photodetectors lead to a contradiction between high responsivity and fast recovery speed. In this work, a metal-semiconductor-metal (MSM) Schottky photodetector, a unidirectional Schottky photodetector, and a photoconductor were constructed on Ga2O3 films. The MSM Schottky devices have high gain (> 13) and high responsivity (> 2.5 A/W) at 230-250 nm, as well as slow recovery speed caused by PPC. Interestingly, applying a positive pulse voltage to the reverse-biased Ga2O3/Au Schottky junction can effectively suppress the PPC in the photodetector, while maintaining high gain. The mechanisms of gain and PPC do not strictly follow the interface trap trapping holes or the self-trapped holes models, which is attributed to the correlation with ionized oxygen vacancies in the Schottky junction. The positive pulse voltage modulates the width of the Schottky junction to help quickly neutralize electrons and ionized oxygen vacancies. The realization of suppression PPC functions and the establishment of physical models will facilitate the realization of high responsivity and fast response Schottky devices.  相似文献

We present a method to extend the operating wavelength of the interband transition quantum well photodetector from an extended short-wavelength infrared region to a middle-wavelength infrared region. In the modified In As Sb quantum well, Ga Sb is replaced with Al Sb/Al Ga Sb, the valence band of the barrier material is lowered, the first restricted energy level is higher than the valence band of the barrier material, the energy band structure forms type-II structure. The photocurrent spectrum manifest that the fabricated photodetector exhibits a response range from 1.9 μm to 3.2 μm with two peaks at 2.18 μm and 3.03 μm at 78 K.  相似文献

提出了一种具有超薄有源层的谐振腔增强型石墨烯光电探测器的设计方法,利用谐振腔结构可以将光场限制在腔内,有效增强探测器的吸收.通过研究谐振腔内光场谐振条件及谐振模式下探测器响应度增强的机理,建立了驻波效应下谐振腔增强型石墨烯光电探测器光吸收模型,仿真分析谐振腔反射镜反射率、谐振腔腔长对于腔内光场增强器件性能的影响.理论分析表明,谐振腔增强型石墨烯光电探测器在850 nm处响应度可达0.5 A/W,相比无腔状态下提高了32倍;半高全宽为10 nm.采用谐振腔结构能够提高石墨烯光电探测器件的光电响应,为解决光电探测器响应度与响应速度之间的相互制约关系提供了途径.  相似文献

We report work on several quantum structure based infrared detectors. We describe the concept of the submonolayer quantum dot based infrared photodetectors, report device results, and present imaging results from a megapixel focal plane array. We describe the concept and experimental progress of the quantum well intra-subband photodetector (QWISP), which is closely related to the quantum well infrared photodetector (QWIP), but uses the dopant-assisted intra-subband absorption mechanism in quantum wells for normal-incidence far infrared/terahertz radiation detection. 采用液相沉积法在ITO衬底上以ZnO纳米棒阵列为模板合成了TiO2纳米管阵列,并采用SEM、XRD对样品的形貌、结构等进行表征。在此基础上,以空白ITO导电玻璃为对电极制备了光电化学型紫外探测器,并对其光响应特性进行测试。实验结果表明,制得的TiO2纳米管轻微弯曲,由单一稳定的锐钛矿相组成。制得的自供能TiO2纳米管紫外探测器对300~400 nm紫外波段非常敏感而对可见光区无响应。在无外加偏压的条件下,TiO2纳米管紫外探测器能够对紫外光实现探测,表现出自供能特性并且具有较高的光敏性。循环测试结果表明,制得的自供能TiO2纳米管紫外探测器能够循环工作且性能稳定,上升时间和下降时间分别为0.33 s和0.38 s。  相似文献

Based on the Boltzmann equation, the influence of the miniband width on the relaxation time of nondegenerate electrons scattered by impurity ions in the GaAs/Al x Ga1–x As superlattice with doped quantum wells is numerically analyzed. The wave function being the eigenfunction of the ground state of the lower miniband of the superlattice is used to calculate the scattering probability. The dispersion of the longitudinal and transverse relaxation times versus the longitudinal wave vector is investigated.  相似文献

Graphene is an alternative material for photodetectors owing to its unique properties.These include its uniform absorption of light from ultraviolet to infrared and its ultrahigh mobility for both electrons and holes.Unfortunately,due to the low absorption of light,the photoresponsivity of graphene-based photodetectors is usually low,only a few milliamps per watt.In this letter,we fabricate a waveguide-integrated graphene photodetector.A photoresponsivity exceeding0.11 A·W ~(-1) is obtained which enables most optoelectronic applications.The dominating mechanism of photoresponse is investigated and is attributed to the photo-induced bolometric effect.Theoretical calculation shows that the bolometric photoresponsivity is 4.6 A·W ~(-1).The absorption coefficient of the device is estimated to be 0.27 dB·μm ~(-1).  相似文献

We have demonstrated the operation of a frontside-illuminated GaAs/AlGaAs quantum-well photodetector based on intersubband absorption in a quantum well (QW) with a targeted peak frequency of 3 THz. A multiple-quantum-well structure consists of 20 periods of 18 nm QWs interleaved by 80 nm barriers with an Al alloy content of 2%. We measured the following performance characteristics: dark current, responsivity, and spectral response. A responsivity of 13 mA/W at an electric bias of 40 mV and an operating temperature of 3 K was obtained with a peak response close to the designed detection frequency. The dark current density was a few microA/cm2 and was limited by thermally assisted tunneling through the barriers. We looked also at possible designs to optimize the device's performance.  相似文献

A well defined collective plasma resonance corresponding to electrons tunneling back and forth through superlattice barriers is observed in a series of modulation doped AlGaAs heterostructures containing a superlattice within a parabolic potential. Due to occupation of a large fraction of the miniband, the resonance frequency decreases strongly with increasing superlattice barrier thickness.  相似文献
