Solvent vapor annealing (SVA) is one route to prepare block copolymer (BCP) thin films with long‐range lateral ordering. The lattice defects in the spin‐coated BCP thin film can be effectively and rapidly reduced using SVA. The solvent evaporation after annealing was shown to have a significant impact on the in‐plane ordering of BCP microdomains. However, the effect of solvent evaporation on the out‐of‐plane defects in BCPs has not been considered. Using grazing‐incidence x‐ray scattering, the morphology evolution of lamellae‐forming poly(2‐vinlypyridine)‐b‐polystyrene‐b‐poly(2vinylpyridine) triblock copolymers, having lamellar microdomains oriented normal to substrate surface during SVA, was studied in this work. A micelle to lamellae transformation was observed during solvent uptake. The influence of solvent swelling ratio and solvent removal rate on both the in‐plane and out‐of‐plane defect density was studied. We reported the synthesis and morphology of a novel alkyne‐functionalized diblock copolymer (di‐BCP) poly(methyl methacrylate‐random‐propargyl methacrylate)‐block‐poly(4‐bromostyrene). The di‐BCPs were synthesized by atom transfer radical polymerization and postpolymerization deprotection, with good control over molecular weight and polydispersity index. Microphase separation in bulk di‐BCPs was confirmed by thermal analysis, small‐angle X‐ray scattering, and transmission electron microscopy. Microphase‐separated morphologies were also observed in thin films, and the orientation of the microdomains can be conveniently controlled by annealing under different solvents. © 2012 Wiley Periodicals, Inc. The directed self‐assembly of block copolymer (BCP) materials in topographically patterned substrates (i.e., graphoepitaxy) is a potential methodology for the continued scaling of nanoelectronic device technologies. In this Communication, an unusual feature size variation in BCP nanodomains under confinement with graphoepitaxially aligned cylinder‐forming poly(styrene)‐block‐poly(4‐vinylpyridine) (PS‐b‐P4VP) BCP is reported. Graphoepitaxy of PS‐b‐P4VP BCP line patterns (CII) is accomplished via topo­graphy in hydrogen silsequioxane (HSQ) modified substrates and solvent vapor annealing (SVA). Interestingly, reduced domain sizes in features close to the HSQ guiding features are observed. The feature size reduction is evident after inclusion of alumina into the P4VP domains followed by pattern transfer to the silicon substrate. It is suggested that this nano­domain size perturbation is due to solvent swelling effects during SVA. It is proposed that using a commensurability value close to the solvent vapor annealed periodicity will alleviate this issue leading to uniform nanofins.

Herein, we report the design and synthesis of a block copolymer (BCP) with a high Flory–Huggins interaction parameter to access 10 nm feature sizes for potential lithographic applications. The investigated BCP is poly[(2‐methyl‐2‐oxazoline)‐block‐styrene] (PMeOx‐b‐PS), where the PMeOx segment functions as a hydrophilic segment. Two BCPs with different molecular weights were prepared using PMeOx as macroinitiator for copper(0) mediated controlled radical polymerization. The thin film self‐assembly of the obtained PMeOx‐b‐PS was performed by solvent annealing and investigated by atomic force microscopy. Both polymers formed PMeOx cylinders in a PS matrix with an average cylinder diameter of 10.5 nm. Additionally, the ability of the PMeOx domains to selectively degrade under ultraviolet irradiation was explored. It was shown that scission of the PMeOx block does occur selectively, and furthermore that the degraded domains can be removed while leaving the PS matrix intact. By combining synthetic accessibility, small feature sizes, and a selectively cleavable domain, this new BCP system holds significant promise as a lithographic mask for patterning surfaces with high precision. © 2019 Wiley Periodicals, Inc. Nanoparticles provide an attractive route to modifying polymer thin film properties, yet controlling the dispersion and morphology of functionalized nanoparticle filled films is often difficult. Block copolymers can provide an ideal template for directed assembly of nanoparticles under controlled nanoparticle‐polymer interactions. Previously we observed that neat films of cylinder forming poly(styrene‐b‐methyl methacrylate) PS‐b‐PMMA block copolymer (c‐BCP) orient vertically with dynamic sharp thermal cold zone annealing (CZA‐S) over wide range of CZA‐S speed (0.1–10) μm/s. Here, we introduce a low concentration (1–5 wt %) of nanoparticles of phenolic group functionalized CdS (fCdS‐NP), to PMMA cylinder forming polystyrene‐b‐poly (methyl methacrylate) block copolymer (c‐BCP) films. Addition of the fCdS‐NP induces a vertical to horizontal orientation transition at low CZA‐S speed, V = 5 μm/s. The orientation flip studies were analyzed using AFM and GISAXS. These results confirm generality of our previously observed orientation transition in c‐BCP under low speed CZA‐S with other nanoparticles (gold [Au‐NP], fulleropyrrolidine [NCPF‐NP]) in the same concentration range, but reveal new aspects not previously examined: (1) A novel observation of significant vertical order recovery from 5–10% vertical cylindrical fraction at V = 5 μm/s to 46–63% vertical cylindrical fraction occurring at high CZA‐S speed, V = 10 μm/s for the fCdS nanoparticle filled films. (2) We rule out the possibility that a nanoparticle wetting layer on the substrate is responsible for the vertical to horizontal flipping transition. (3) We demonstrate that the orientation flipping results can be achieved in a nanoparticle block copolymer system where the nanoparticles are apparently better‐dispersed within only one (matrix PS) domain unlike our previous nanoparticle system studied. We consider facile processing conditions to fabricate functionalized nanoparticles filled PS‐PMMA block copolymer films with controlled anisotropy, a useful strategy in the design of next generation electronic and photonic materials. © 2015 Wiley Periodicals, Inc. Directed self‐assembly of block copolymers (BCPs) is a promising candidate for next generation nanolithography. In order to validate a given pattern, the lateral and in‐depth distributions of the blocks should be well characterized; for the latter, time‐of‐flight (ToF) SIMS is a particularly well‐adapted technique. Here, we use an ION‐TOF ToF‐SIMS V in negative mode to provide qualitative information on the in‐depth organization of polystyrene‐b‐polymethylmethacrylate (PS‐b‐PMMA) BCP thin films. Using low‐energy Cs+ sputtering and Bi3+ as the analysis ions, PS and PMMA homopolymer films are first analyzed in order to identify the characteristic secondary ions for each block. PS‐b‐PMMA BCPs are then characterized showing that self‐assembled nanodomains are clearly observed after annealing. We also demonstrate that the ToF‐SIMS technique is able to distinguish between the different morphologies of BCP investigated in this work (lamellae, spheres or cylinders). ToF‐SIMS characterization on BCP is in good agreement with XPS analysis performed on the same samples. Copyright © 2013 John Wiley & Sons, Ltd.  相似文献

Thermally stable core–shell gold nanoparticles (Au NPs) with highly grafted polymer shells were synthesized by combining reversible addition‐fragmentation transfer (RAFT) polymerization and click chemistry of copper‐catalyzed azide‐alkyne cycloaddition (CuAAC). First, alkyne‐terminated poly(4‐benzylchloride‐b‐styrene) (alkyne‐PSCl‐b‐PS) was prepared from the alkyne‐terminated RAFT agent. Then, an alkyne‐PSCl‐b‐PS chain was coupled to azide‐functionalized Au NPs via the CuAAC reaction. Careful characterization using FT‐IR, UV–Vis, and TGA showed that PSCl‐b‐PS chains were successfully grafted onto the Au NP surface with high grafting density. Finally, azide groups were introduced to PSCl‐b‐PS chains on the Au NP surface to produce thermally stable Au NPs with crosslinkable polymer shell ( Au‐PSN3b‐PS 1 ). As the control sample, PS‐b‐PSN3‐coated Au NPs ( Au‐PSN3b‐PS 2 ) were made by the conventional “grafting to” approach. The grafting density of polymer chains on Au‐PSN3b‐PS 1 was found to be much higher than that on Au‐PSN3b‐PS 2 . To demonstrate the importance of having the highly packed polymer shell on the nanoparticles, Au‐PSN3b‐PS 1 particles were added into the PS and PS‐b‐poly(2‐vinylpyridine) matrix, respectively. Consequently, it was found that Au‐PSN3b‐PS 1 nanoparticles were well dispersed in the PS matrix and PS‐b‐P2VP matrix without any aggregation even after annealing at 220 °C for 2 days. Precise control over the morphology and dimensions of block copolymer (BCP) micelles has attracted interest due to the potential of this approach to generate functional nanostructures. Incorporation of liquid crystalline (LC) block can provide additional ways to vary micellar morphologies, but the formation of uniform micelles with controllable dimensions from LC BCPs has not yet been realized. Herein, we report the preparation of monodisperse cylindrical micelles with a LC poly(2‐(perfluorooctyl)ethyl methacrylate (PFMA) core via a fragmentation‐thermal annealing (F‐TA) process, resembling the “self‐seeding” process of crystalline BCP micelles. The average length of the cylinders increases with annealing temperature, with a narrow length distribution (Lw/Ln<1.1). We also demonstrate the potential application of the cylinders with LC cores as a cargo‐carrier by the successful incorporation of a hydrophobic fluorescent dye tagged with a fluorooctyl group.  相似文献

Block copolymer (BCP) self‐assembly is a versatile technique in the preparation of polymeric aggregates with varieties of morphologies. However, its morphology library is limited. Here, the discovery of pincushion of tubules is reported for the first time, via BCP self‐assembly of poly(4‐vinylpyridine)‐b‐polystyrene (P4VP‐b‐PS) with very high molecular weight (500 kDa) and asymmetry (2 mol% P4VP). The investigation confirms the importance of core‐forming block length on morphology control of BCP self‐assemblies, especially with respect to tubular structures. The morphology landscape of tubular structures is successfully established, where dumbbell of tubule, tubule, loose clew of tubules, tight clew of tubules, and pincushion of tubules can be prepared by adjusting the core‐forming block length. This work therefore expands the structure library of BCP self‐assemblies and opens up a new avenue for the further applications of these tubular materials.  相似文献

This article describes the first comprehensive study on the use of vinyl polyperoxides, namely, poly(α‐methyl styrene peroxide) (PMSP) and poly(styrene peroxide) (PSP), as thermal initiators for the synthesis of active polymers, PMSP–PS–PMSP/PSP–PS–PSP, by free‐radical polymerization with styrene. The active polymers have been characterized by 1H NMR, differential scanning calorimetry, thermogravimetric analysis, and gel permeation chromatography analysis. The PMSP–PS–PMSP/PSP–PS–PSP is further used as the thermal macroinitiator for the preparation of another block copolymer, PS‐b‐PMMA, through the reaction of the active polymers with methyl methacrylate. The mechanism of the block copolymer formation is discussed. Having established the scanning micrograph details of the homopolymer phases, we analyze the surface features and morphology of the block copolymer. Furthermore, the distinction in appearance is highlighted with a view toward strengthening the chemistry with the structural appearance in materials processed differently. © 2000 John Wiley & Sons, Inc. A controlled co‐solvent vapor annealing system was designed and constructed to investigate the effects of solvent vapor activity during the rapid ambient quenching process on the morphology of a cylinder‐forming poly(styrene)‐b‐poly (ethylene oxide) (PS‐PEO) annealed in toluene and water vapor. A phase transformation from cylinders in the bulk to close‐packed spheres in swollen thin films occurred, which was reversed upon quenching with dry nitrogen. Quenching with humidified nitrogen preserved the spherical morphology but could significantly alter domain spacing and reduce long‐range order in the dried films under some circumstances. Specifically, long‐range order in the quenched films was found to decrease as the quenching humidity decreased from the humidity used during annealing, and the best long‐range order was obtained when the humidity remained consistent throughout both annealing and quenching. © 2017 Wiley Periodicals, Inc. Systematically varied annealing, encapsulation, and solvent vapor treatments are conducted to produce stable OPV devices with controlled film morphology and high performance when produced in air. Active layer films are analyzed by AFM, nanomechanical mapping, UV–vis spectroscopy, and XRD. Devices prepared with isopropanol solvent vapor annealing (SVA) combined with thermal annealing (TA) show the highest environmental resistance and performance. Such devices yield average PCE of 3.3%, with stability to atmospheric exposure of up to 60 min prior to encapsulation. Encapsulated devices exposed to the laboratory environment for 30 days exhibit a decrease in PCE of ~15%. On application of a second TA step PCE is recovered to over 90% of the original value. The unprecedented air stability of the cells is attributed to the formation of an active layer with a stable, favorable morphology during the SVA process, which is associated with lower oxygen content films. © 2014 Wiley Periodicals, Inc. The following triblock–comb copolymers of isoprene (I) and styrene (S)—PS‐b‐(PI‐g‐PI)‐b‐PS, PS‐b‐[PI‐g‐(PI‐b‐PS)]‐b‐PS, and (PS‐g‐PS)‐b‐(PI‐g‐PI)‐b‐(PS‐g‐PS) (where PS is polystyrene and PI is polyisoprene)—with PS contents of 20–30% were synthesized with high‐vacuum techniques and the anionic copolymerization of styrenic‐tipped macromonomers with I and S. The macromonomers, prepared by the reaction of living PI or PS with 4‐(chlorodimethylsilyl) styrene, were used without isolation. Molecular characterization by size exclusion chromatography, size exclusion chromatography/two‐angle laser light scattering, and NMR spectroscopy indicated that the triblock–comb copolymers had high molecular and compositional homogeneity. © 2005 Wiley Periodicals, Inc. Using sequential RAFT polymerization, single monomer insertion, and “click” chemistry, a series of triblock copolymers, poly(ethylene oxide)‐b‐polystyrene‐b‐poly(ethylene oxide), PEO‐b‐PS‐b‐PEO, were synthesized, where one of the two junction points is a UV cleavable ortho‐nitrobenzyl (ONB). Ordered patterns of PEO‐b‐PS‐b‐PEO were produced by solvent vapor annealing. Upon exposure to ultraviolet (UV) light, the PEO‐b‐PS‐b‐PEO was converted into a mixture of a PEO homopolymer and a PS‐b‐PEO diblock copolymer. It was found that the microdomain spacing could be tuned by adjusting the UV exposure time, due to the change in the copolymer architecture and the swelling of the PEO microdomain by the PEO homopolymer produced. By selective area exposure of the PEO‐b‐PS‐b‐PEO thin films, the domain spacing was changed over selected locations across the film, generating patterns of different microdomain sizes. © 2017 Wiley Periodicals, Inc. The morphologies of AB diblock copolymer film between the substrate and surface were investigated via Monte Carlo simulations on simple cubic lattices. The morphological dependence of the diblock copolymer thin film on the thickness, as well as the composition and interactive intensity has been mainly studied. With the increase of A‐segments fraction, various microdomain morphologies including regular parallel stripe‐like, mesh‐like, and normal lamella near the region of the surface were generated in this work. The morphology of thin films of asymmetric diblock copolymer was found to form cylinders in a bulk system when Lz was equal to 30. The morphologies of PS‐b‐PDMS diblock copolymer films have been studied via atomic force microscopy (AFM) and transition electron microscopy (TEM) measurements. The surface morphology of the PS‐b‐PDMS copolymer thin film shows a mesh‐like microphase separated structure, and PDMS continuous phase protruded on the PS dispersed phase. The surface composition of PS‐b‐PDMS copolymer thin films was measured by means of X‐ray photoelectron spectroscopy (XPS) and ATR‐IR. Novel block copolymers, poly(3‐hexylthiophene)‐b‐poly(ethylene oxide) (P3HT‐b‐PEO) were synthesized via Suzuki coupling reaction of P3HT and PEO homopolymers. The copolymers were characterized by NMR, gel permeation chromatography, differential scanning calorimeter, and UV–vis measurements. A series of devices based on the block copolymers with a fullerene derivative were evaluated after thermal or solvent annealing. The device using P3HT‐b‐PEO showed higher efficiency than using P3HT blend after thermal annealing. Phase‐separated structures in the thin films of block copolymer blends were investigated by atomic force microscopy to clarify the relationship between morphologies constructed by annealing and the device performance. © 2011 Wiley Periodicals, Inc. The copper(I)‐catalyzed alkyne‐azide cycloaddition (CuAAC), so‐called “click” reaction, is one of most useful synthetic strategies to connect two polymer chains. 1,2,3‐Triazole ring (TA) produced by the click reaction has good thermal and chemical stability. However, we observed that block copolymers synthesized by the click reaction showed thermal degradation to give homopolymers when they are thermally annealed at high temperature, which is required for obtaining equilibrium microdomain structure. To investigate the origin of thermal instability of block copolymers, we synthesized model polystyrenes (PSs) using systematically designed bi‐functional atom transfer radical polymerization (ATRP) initiators containing TA. PS including both ester and TA groups showed thermal decomposition at relatively low temperature (e.g., 140 °C). MALDI‐TOF analysis clearly demonstrated that the cleavage site is the ester group adjacent to TA. We also found that the bromine group located at the polymer chain end plays an important role in pyrolysis of ester groups at low temperature. The pyrolysis occurs by syn‐elimination of the ester group. This result implies that the phase behavior of block copolymer synthesized by click reaction should be carefully investigated when high temperature thermal annealing is required. © 2016 Wiley Periodicals, Inc. Poly(perfluorooctyl‐ethylenoxymethylstyrene) (PFDS) and poly(1,1,2,2‐tetrahydroperfluorodecyl acrylate) (PFDA) homopolymers as well as poly(styrene)‐b‐poly(perfluorooctyl‐ethylenoxymethylstyrene) (PS‐b‐PFDS) and poly(styrene)‐b‐poly(1,1,2,2‐tetrahydroperfluorodecyl acrylate) acrylate) (PS‐b‐PFDA) block copolymers of various chain lengths were synthesized by nitroxide‐mediated radical polymerization in the presence of either 2,2,6,6‐tetramethyl‐1‐piperidinyloxy free radical (TEMPO) in the case of FDS monomer or Ntert‐butyl‐N‐(1‐diethylphosphono‐2,2‐dimethylpropyl)‐N‐oxyl (DEPN) in the case of the FDA monomer. The molar composition of the block copolymers was determined by elemental analysis and proton NMR while the blocky structure was checked by SEC analysis in trifluorotoluene. Block copolymers PS‐b‐PFDS (3.6K/60K) and PS‐b‐PFDA (3.7K/43K) were soluble in neat CO2 at moderate pressure and temperature, indicating the formation of micelles. Similar block copolymers with a longer PS block such as PS‐b‐PFDA (9.5K/49K), corresponding to a lower CO2‐philic/CO2‐phobic balance, were insoluble in neat CO2 but could be solubilized in the presence of styrene as a cosolvent. Additionally, surface and bulk properties of PS‐b‐PFDA were investigated, indicating the same surface tension as for the PFDA homopolymer (γLV = 10.3 mN/m) and a bulk nanostructured morphology. © 2004 Wiley Periodicals, Inc. A series of polystyrene‐b‐(poly(2‐(2‐bromopropionyloxy) styrene)‐g‐poly(methyl methacrylate)) (PS‐b‐(PBPS‐g‐PMMA)) and polystyrene‐b‐(poly(2‐(2‐bromopropionyloxy)ethyl acrylate)‐g‐poly(methyl methacrylate)) (PS‐b‐(PBPEA‐g‐PMMA)) as new coil‐comb block copolymers (CCBCPs) were synthesized by atom transfer radical polymerization (ATRP). The linear diblock copolymer polystyrene‐b‐poly(4‐acetoxystyrene) and polystyrene‐b‐poly(2‐(trimethylsilyloxy)ethyl acrylate) PS‐b‐P(HEA‐TMS) were obtained by combining ATRP and activators regenerated by electron transfer (ARGET) ATRP. Secondary bromide‐initiating sites for ATRP were introduced by liberation of hydroxyl groups via deprotection and subsequent esterification reaction with 2‐bromopropionyl bromide. Grafting of PMMA onto either the PBPS block or the PBPEA block via ATRP yielded the desired PS‐b‐(PBPS‐g‐PMMA) or PS‐b‐(PBPEA‐g‐PMMA). 1H nuclear magnetic resonance spectroscopy and gel permeation chromatography data indicated the target CCBCPs were successfully synthesized. With the aim of creating highly branched amphiphilic block copolymers, the primary amine end groups of the poly(propylene imine) dendrimers DAB‐dendr‐(NH2)8 and DAB‐dendr‐(NH2)64 were converted to 2‐bromoisobutyramide groups. Poly (styrene‐btert‐butyl methacrylate) (PS‐b‐PtBMA) was synthesized by ATRP from the eight end group initiator, and poly(styrene‐btert‐butyl acrylate) (PS‐b‐PtBA) was synthesized from the 64 end group initiator. The tert‐butyl groups were removed to produce poly(styrene‐b‐methacrylic acid) (PS‐b‐PMAA) and poly(styrene‐b‐acrylic acid) (PS‐b‐PAA). Comparison of size exclusion chromatography (SEC) absolute molecular weight analyses of the polystyrenes with calculated molecular weights showed that the eight end group initiator produced a polystyrene with about eight branches, and that the 64 end group initiator produced polystyrene with many fewer than 64 branches. The PS‐b‐PtBA materials also have many fewer than 64 branches. The PS‐b‐PAA samples dissolved molecularly in DMF but formed aggregates in water even at pH 10. AFM images of the PS‐b‐PtBAs spin coated from THF and DMF onto mica showed aggregates. AFM images of the PS‐b‐PAAs spin coated from various mixtures of DMF and water at pH 10 showed flat disks and worm‐like images similar to those observed with linear PS‐b‐PAAs. Use of a PS‐b‐PAA and a PS‐b‐PMAA as templates for emulsion polymerization of styrene produced latexes 100–200 nm in diameter. © 2007 Wiley Periodicals, Inc.
