We investigate bias and different barrier thicknesses effects on quantities related to spin and charge currents in MgO-based magnetic tunnel junctions. Using the non-Equilibrium Green's function formalism, we demonstrate that the in-plane and out-of-plane components of the spin-transfer torque have asymmetric and symmetric behaviors respectively. Magneto-resistance also decreases with increasing barrier thickness. The Landau–Lifshits–Gilbert equation describes the dynamics of the magnetization made by spin transfer torque. Increasing in spin current above its critical value or smaller the magnet reduces the switching time which is major result for making of new memory devices.  相似文献

The influence of a high spin-polarized tunnel current onto the switching behavior of a superparamagnetic nanoisland on a nonmagnetic substrate is investigated by means of spin-polarized scanning tunneling microscopy. A detailed lifetime analysis allows for a quantification of the effective temperature rise of the nanoisland and the modification of the activation energy barrier for magnetization reversal, thereby using the nanoisland as a local thermometer and spin-transfer torque analyzer. Both the Joule heating and spin-transfer torque are found to scale linearly with the tunnel current. The results are compared to experiments performed on lithographically fabricated magneto-tunnel junctions, revealing a very high spin-transfer torque switching efficiency in our experiments.  相似文献

The thermopower, charge and thermal conductance, and figure of merit as well as the spin-transfer torque generated by the temperature gradient in the planar tunnel junction consisting of ferromagnetic layers and the nonmagnetic tunnel barrier are investigated in the free-electron-like spin-polarized one-band model. In particular, the influence of the parameters of the junction as well as the influence of the relative orientation of magnetic moments on the studied phenomena are investigated. The thermopower can be related to the voltage drop generated by the temperature difference between electrodes under the condition that the charge current vanishes. It depends on the magnetic configuration of the junction. In junctions with high barriers the thermopower is maximal in the antiparallel configuration and it can be enhanced in junctions with strong spin-splitting of the electron bands. The component of the torque studied in the present paper is oriented in the plane formed by magnetic moments and it appears in the absence of the bias voltage. Its magnitude is insensitive to the sign of the temperature difference in contrast to the bias-induced in-plane torque which strongly depends on the polarization of the bias. The studied torque is usually smaller than the torque generated by the bias: however, it can be significant in junctions with low barriers.  相似文献

Time-resolved measurements of spin-transfer-induced (STI) magnetization reversal were made in current-perpendicular spin-valve nanomagnetic junctions subject to a pulsed current bias. These results can be understood within the framework of a Landau-Lifshitz-Gilbert equation that includes STI corrections and a Langevin random field for finite temperature. Comparison of these measurements with model calculations demonstrates that spin-transfer induced excitation is responsible for the observed magnetic reversal in these samples.  相似文献

Magnetic and structural properties in [MnPd/Co]10 multilayers deposited onto Si(1 1 1) substrates have been investigated. The dependences of anisotropy and exchange bias on the thicknesses of both MnPd and Co layers have been studied. In most of the samples, the out-of-plane magnetic anisotropy and both large out-of-plane and in-plane exchange biases have been observed at cryogenic temperature below the blocking temperature TB≈240 K. With appropriate MnPd and Co thicknesses, we have obtained samples with a large out-of-plane exchange bias along with a large out-of-plane magnetic anisotropy. The origin of the out-of-plane magnetic anisotropy in the samples has been suggested to be due to the formation of CoPd interfacial alloys which have tensile in-plane strains, while the spin structure of the antiferromagnetic layer at the interface which is believed to be responsible for exchange bias may be the same as that of the bulk material. Also, the present study shows that the interplay between the out-of-plane magnetic anisotropy and exchange bias is evident in our multilayers and plays an important role in the out-of-plane exchange-bias mechanism.  相似文献

We have studied the dependence on the domain wall structure of the spin-transfer torque current density threshold for the onset of wall motion in curved, Gd-doped Ni(80)Fe(20) nanowires with no artificial pinning potentials. For single vortex domain walls, for both 10% and 1% Gd-doping concentrations, the threshold current density is inversely proportional to the wire width and significantly lower compared to the threshold current density measured for transverse domain walls. On the other hand for high Gd concentrations and large wire widths, double vortex domain walls are formed which require an increase in the threshold current density compared to single vortex domain walls at the same wire width. We suggest that this is due to the coupling of the vortex cores, which are of opposite chirality, and hence will be acted on by opposing forces arising through the spin-transfer torque effect.  相似文献

The direct impact of the electronic structure on spin-polarized transport has been experimentally proven in high-quality Fe/MgO/Fe epitaxial magnetic tunnel junctions, with an extremely flat bottom Fe/MgO interface. The voltage variation of the conductance points out the signature of an interfacial resonance state located in the minority band of Fe(001). When coupled to a metallic bulk state, this spin-polarized interfacial state enhances the band matching at the interface and therefore increases strongly the conductivity in the antiparallel magnetization configuration. Consequently, the tunnel magnetoresistance is found to be positive below 0.2 V and negative above. On the other hand, when the interfacial state is either destroyed by roughness-related disorder or not coupled to the bulk, the magnetoresistance is almost independent on the bias voltage.  相似文献

We predict an anomalous bias dependence of the spin transfer torque parallel to the interface, Tparallel, in magnetic tunnel junctions, which can be selectively tuned by the exchange splitting. It may exhibit a sign reversal without a corresponding sign reversal of the bias or even a quadratic bias dependence. We demonstrate that the underlying mechanism is the interplay of spin currents for the ferromagnetic (antiferromagnetic) configurations, which vary linearly (quadratically) with bias, respectively, due to the symmetric (asymmetric) nature of the barrier. The spin transfer torque perpendicular to interface exhibits a quadratic bias dependence.  相似文献

We review our recent works on dynamics of magnetization in ferromagnet with spin-transfer torque. Driven by constant spin-polarized current, the spin-transfer torque counteracts both the precession driven by the effective field and the Gilbert damping term different from the common understanding. When the spin current exceeds the critical value, the conjunctive action of Gilbert damping and spin-transfer torque leads naturally the novel screw-pitch effect characterized by the temporal oscillation of domain wall velocity and width. Driven by space- and time-dependent spin-polarized current and magnetic field, we expatiate the formation of domain wall velocity in ferromagnetic nanowire. We discuss the properties of dynamic magnetic soliton in uniaxial anisotropic ferromagnetic nanowire driven by spin-transfer torque, and analyze the modulation instability and dark soliton on the spin wave background, which shows the characteristic breather behavior of the soliton as it propagates along the ferromagnetic nanowire. With stronger breather character, we get the novel magnetic rogue wave and clarify its formation mechanism. The generation of magnetic rogue wave mainly arises from the accumulation of energy and magnons toward to its central part. We also observe that the spin-polarized current can control the exchange rate of magnons between the envelope soliton and the background, and the critical current condition is obtained analytically. At last, we have theoretically investigated the current-excited and frequency-adjusted ferromagnetic resonance in magnetic trilayers. A particular case of the perpendicular analyzer reveals that the ferromagnetic resonance curves, including the resonant location and the resonant linewidth, can be adjusted by changing the pinned magnetization direction and the direct current. Under the control of the current and external magnetic field, several magnetic states, such as quasi-parallel and quasi-antiparallel stable states, out-of-plane precession, and bistable states can be realized. We study theoretically hole current-driven domain wall dynamics in (Ga,Mn)As. We show that the spin-orbit coupling causes significant hole reflection at the domain wall, even in the adiabatic limit when the wall is much thicker than the Fermi wavelength, resulting in spin accumulation and mistracking between current-carrying spins and the domain wall magnetization. This increases the out-of-plane nonadiabatic spin-transfer torque and consequently the current-driven domain wall mobility by 3 to 4 orders of magnitude. Trends and magnitude of the calculated domain wall current mobilities agree with experimental findings.  相似文献

The energy-dependent spin-density orientation (SDO) at the apex of thin magnetic film tips is studied by spin-polarized scanning tunneling spectroscopy (SP-STS) at different bias voltages. At most energies the SDO is collinear with the tip magnetization resulting in a domain or domain-wall contrast in SP-STS images of out-of-plane magnetized samples measured with Gd or Fe coated tips, respectively. For some bias voltages, however, the SDO of the tip is found to be almost perpendicular to its magnetization. This result is explained in terms of intra-atomic noncollinear magnetism.  相似文献

We show that a high-density electric current, injected from a point contact into an exchange-biased spin valve, systematically changes the exchange bias. The bias can either increase or decrease depending upon the current direction. This observation is not readily explained by the well-known spin-transfer torque effect in ferromagnetic metal circuits, but could be evidence for the recently predicted current-induced torques in antiferromagnetic metals.  相似文献

The mutual interplay between superconductivity and magnetism in superconductor/ferromagnet heterostructures may give rise to unusual proximity effects beyond current knowledge. Especially, spin-triplet Cooper pairs could be created at carefully engineered superconductor/ferromagnet interfaces. Here we report a giant proximity effect on spin dynamics in superconductor/ferromagnet/superconductor Josephson junctions. Below the superconducting transition temperature T_C, the ferromagnetic resonance field at X-band(~9.0 GHz) shifts rapidly to a lower field with decreasing temperature. In strong contrast, this phenomenon is absent in ferromagnet/superconductor bilayers and superconductor/insulator/ferromagnet/superconductor multilayers. Such an intriguing phenomenon can not be interpreted by the conventional Meissner effect. Instead, we propose that the strong influence on spin dynamics could be due to spin-transfer torque associated with spin-triplet supercurrents in ferromagnetic Josephson junctions with precessing magnetization.  相似文献

A spin-polarized current changes the strength and direction of the exchange bias in spin valves with a current-in-plane geometry. The exchange bias can be manipulated and systematically changed by applying current pulses. The changes are nonmonotonic and asymmetric with respect to the directions of the applied field and current pulses. For different current pulses, different exchange-bias fields can be achieved in the same sample. Furthermore, for samples with different exchange bias, the bias field exhibits a dependence on the applied pulse. Since the strength of exchange bias is highly correlated to the micromagnetic state distribution of the antiferromagnet, we explain our observations by the spin torque exerted on the interfacial antiferromagnetic moments, excluding Joule heating and training effects.  相似文献

By scattering theory we show that spin current noise in normal electric conductors in contact with nanoscale ferromagnets increases the magnetization noise by means of a fluctuating spin-transfer torque. Johnson-Nyquist noise in the spin current is related to the increased Gilbert damping due to spin pumping, in accordance with the fluctuation-dissipation theorem. Spin current shot noise in the presence of an applied bias is the dominant contribution to the magnetization noise at low temperatures.  相似文献

The antiferromagnetic coupling at the Fe/Cr interfaces, inferred from the orientation of the Cr magnetic moments, is used to estimate the magnetic disorder resulting from the interfacial roughness in Fe/Cr multilayers. A crossover from in-plane to out-of-plane orientation of Cr moments depends on the energy cost in either case: (i) to break the interfacial Fe–Cr antiferromagnetic coupling or (ii) having sites with frustrated Cr–Cr antiferromagnetic coupling in the Cr interlayers. A quantitative model of the magnetic frustration due to interfacial disorder in Fe/Cr multilayer systems is described. The step edge density, or terrace size, required to break the interfacial Fe–Cr coupling and destroy the Fe–Fe interlayer exchange coupling is estimated.  相似文献

Two components of the spin torque exerted on a free ferromagnetic layer of finite thickness and a half-infinite ferromagnetic electrode in single tunnel junctions have been calculated in the spin-polarized free-electron-like one-band model. It has been found that the torque oscillates with the thickness of ferromagnetic layer and can be enhanced in the junction with the special layer thickness. The bias dependence of torque components also significantly changes with layer thickness. It is non-symmetric for the normal torque, in contrast to the symmetric junctions with two identical half-infinite ferromagnetic electrodes. The asymmetry of the bias dependence of the normal component of the torque can be also observed in the junctions with different spin splitting of the electron bands in the ferromagnetic electrodes.  相似文献

The precessing magnetization of a magnetic islands coupled to a quantum spin Hall edge pumps charge along the edge. Conversely, a bias voltage applied to the edge makes the magnetization precess. We point out that this device realizes an adiabatic quantum motor and discuss the efficiency of its operation based on a scattering matrix approach akin to Landauer–Büttiker theory. Scattering theory provides a microscopic derivation of the Landau–Lifshitz–Gilbert equation for the magnetization dynamics of the device, including spin-transfer torque, Gilbert damping, and Langevin torque. We find that the device can be viewed as a Thouless motor, attaining unit efficiency when the chemical potential of the edge states falls into the magnetization-induced gap. For more general parameters, we characterize the device by means of a figure of merit analogous to the ZT value in thermoelectrics.  相似文献

Evidence for a current-induced spin-transfer torque effect has been investigated in a series of point contacts to single ferromagnetic layers. At specific current densities, abrupt resistance changes, similar to those attributed to current-induced spin-wave excitations in multilayers, have been observed for one current polarity. The critical current for these resistance changes depends linearly on the external field applied perpendicular to the layer. The observed effect is interpreted as a current-driven heterogeneous instability in an otherwise uniform ferromagnetic layer.  相似文献
