We report measurements of current noise in single-layer and multilayer graphene devices. In four single-layer devices, including a p-n junction, the Fano factor remains constant to within +/-10% upon varying carrier type and density, and averages between 0.35 and 0.38. The Fano factor in a multilayer device is found to decrease from a maximal value of 0.33 at the charge-neutrality point to 0.25 at high carrier density. These results are compared to theories for shot noise in ballistic and disordered graphene.  相似文献

We have investigated shot noise in graphene field effect devices in the temperature range of 4.2-30 K at low frequency (f=600-850 MHz). We find that for our graphene samples with a large width over length ratio W/L, the Fano factor F reaches a maximum F ~ 1/3 at the Dirac point and that it decreases strongly with increasing charge density. For smaller W/L, the Fano factor at Dirac point is significantly lower. Our results are in good agreement with the theory describing that transport at the Dirac point in clean graphene arises from evanescent electronic states.  相似文献

We construct a trajectory-based semiclassical theory of shot noise in clean chaotic cavities. In the universal regime of vanishing Ehrenfest time tau(E), we reproduce the random matrix theory result and show that the Fano factor is exponentially suppressed as tau(E) increases. We demonstrate how our theory preserves the unitarity of the scattering matrix even in the regime of finite tau(E). We discuss the range of validity of our semiclassical approach and point out subtleties relevant to the recent semiclassical treatment of shot noise in the universal regime by Braun et al. (cond-mat/0511292).  相似文献

We identify a new shot noise suppression mechanism in a thin (approximately 100 nm) heterostructure avalanche photodiode. In the low-gain regime the shot noise is suppressed due to temporal correlations within amplified current pulses. We demonstrate in a Monte Carlo simulation that the effective excess noise factors can be < 1, and reconcile the apparent conflict between theory and experiments. This shot noise suppression mechanism is independent of known mechanisms such as Coulomb interaction, or reflection at heterojunction interfaces.  相似文献

We investigate the shot noise for phase-coherent quantum transport in the chaotic-to-regular crossover regime. Employing the modular recursive Green's function method for both ballistic and disordered two-dimensional cavities, we find the Fano factor and the transmission eigenvalue distribution for regular systems to be surprisingly similar to those for chaotic systems. We argue that, in the case of regular dynamics in the cavity, diffraction at the lead openings is the dominant source of shot noise. We also explore the onset of the crossover from quantum-to-classical transport and develop a quasiclassical transport model for shot noise suppression which agrees with the numerical quantum data.  相似文献

本文分析了超导量子干涉器(SQUID)和超导-绝缘-超导(SIS)约瑟夫森结散粒噪声测试方法的应用局限性,提出了常规器件的散粒噪声测试方案.针对常规电子器件散粒噪声特性,研究了噪声测试基本条件,并建立了低温测试系统.通过采用双层屏蔽结构和超低噪声前置放大器,实现了较好的电磁干扰屏蔽和极低的背景噪声.在10 K温度下对常规二极管散粒噪声进行了测试,通过理论和测试结果对比分析,验证了测试系统的准确和可信性. 关键词: 散粒噪声 电子器件 噪声测试  相似文献

We formulate a theory for shot noise in quantum nanoelectromechanical systems. As a specific example, the theory is applied to a quantum shuttle, and the zero-frequency noise, measured by the Fano factor F, is computed. F reaches very low values (F approximately 10(-2)) in the shuttling regime even in the quantum limit, confirming that shuttling is universally a low noise phenomenon. In approaching the semiclassical limit, the Fano factor shows a giant enhancement (F approximately 10(2)) at the shuttling threshold, consistent with predictions based on phase-space representations of the density matrix.  相似文献

We consider universal shot noise in ballistic chaotic cavities from a semiclassical point of view and show that it is due to action correlations within certain groups of classical trajectories. Using quantum graphs as a model system, we sum these trajectories analytically and find agreement with random-matrix theory. Unlike all action correlations which have been considered before, the correlations relevant for shot noise involve four trajectories and do not depend on the presence of any symmetry.  相似文献

We investigate the shot noise properties in a monolayer graphene superlattice modulated by N parallel ferromagnets deposited on a dielectric layer. It is found that for the antiparallel magnetization configuration or when magnetic field is zero the new Dirac-like point appears in graphene superlattice. The transport is almost forbidden at this new Dirac-like point, and the Fano factor reaches its maximum value 1/3. In the parallel magnetization configuration as the number of magnetic barriers increases, the shot noise increases. In this case, the transmission can be blocked by the magnetic–electric barrier and the Fano factor approaches 1, which is dramatically distinguishable from that in antiparallel alignment. The results may be helpful to control the electron transport in graphene-based electronic devices.  相似文献

We have experimentally studied shot noise of chaotic cavities defined by two quantum point contacts in series. The cavity noise is determined as (1/4)2e/I/ in agreement with theory and can be well distinguished from other contributions to noise generated at the contacts. Subsequently, we have found that cavity noise decreases if one of the contacts is further opened and reaches nearly zero for a highly asymmetric cavity. Heating inside the cavity due to electron-electron interaction can slightly enhance the noise of large cavities and is also discussed quantitatively.  相似文献

We investigate the shot noise generated by particle emission from a mesoscopic capacitor into an edge state coupled to another edge state at a quantum point contact (QPC). For a capacitor subject to a periodic voltage the resulting shot noise is proportional to the number of particles (both electrons and holes) emitted during a period. The shot noise is proportional to the driving frequency, however it is independent of the applied voltage. If two capacitors are coupled to a QPC at different sides then the resulting shot noise is maximally the sum of noises produced by each of the capacitors. However, the noise is suppressed if particles of the same kind are emitted simultaneously.  相似文献

We study intrinsic noise of current in a superconducting single-electron transistor, taking into account both coherence effects and Coulomb interaction near a Cooper pair resonance. Because of this interplay, the statistics of tunneling events deviates from the Poisson distribution and, more important, it shows even-odd asymmetry in the transmitted charge. The zero-frequency noise is suppressed significantly when the quasiparticle tunneling rates are comparable to the coherent oscillation frequency of Cooper pairs.  相似文献

We study the electrical transport properties of a quantum point contact between a lead and a high Tc superconductor. For this, we use the Hamiltonian approach and non-equilibrium Green functions of the system. The electrical current and the shot noise are calculated with this formalism. We consider dx2−y2dx2y2, dxydxy, dx2−y2+isdx2y2+is and dxy+isdxy+is symmetries for the pair potential. Also we explore the s+−s+ and s++s++ symmetries describing the behavior of the ferropnictides superconductors. We found that for dxydxy symmetry there is not a zero bias conductance peak and for d+isd+is symmetries there is a displacement of the transport properties. From shot noise and current, the Fano factor is calculated and we found that it takes values of effective charge between e and 2e  , this is explained by the diffraction of quasiparticles in the contact. For the s+−s+ and s++s++ symmetries the results show that the electrical current and the shot noise depend on the mixing coefficient, furthermore, the effective electric charge can take values between 0 and 2e, in contrast with the results obtained for s wave superconductors.  相似文献

We present a theoretical analysis of the shot noise in d-wave/d-wave contacts with arbitrary transparency, including the contribution of multiple Andreev reflections. The multiple charge quanta transferred in these processes are revealed as a huge enhancement of the noise-current ratio at low voltages, which survives for all crystal misorientations. We also show how different ingredients such as nonmagnetic impurities or a magnetic field produce very characteristic hallmarks in the shot noise, which can be used as a further test of the d-wave scenario in superconducting cuprates.  相似文献

We study a shot noise of a wide channel gated high-frequency transistor at a temperature of 4.2 K near pinch-off. In this regime, a transition from the metallic to the insulating state is expected to occur, accompanied by the increase in the partition noise. The dependence of the noise spectral density on current is found to be slightly nonlinear. At low currents, the differential Fano factor is enhanced compared to the universal value 1/3 for metallic diffusive conductors. We explain this result by the effect of thermal fluctuations in a nonlinear regime near pinch-off, without calling for the enhanced partition noise.  相似文献

We report on shot noise measurements in carbon nanotube based Fabry-Perot electronic interferometers. As a consequence of quantum interference, the noise power spectral density oscillates as a function of the voltage applied to the gate electrode. The quantum shot noise theory accounts for the data quantitatively and allows us to determine directly the transmissions of the two channels characterizing the nanotube. In the weak backscattering regime, the dependence of the noise on the backscattering current is found weaker than expected, pointing either to electron-electron interactions or to weak decoherence.  相似文献

We have measured shot noise in single-walled carbon nanotubes with good contacts at 4.2 K at low frequencies (f=600-850 MHz). We find a strong modulation of shot noise over the Fabry-Perot pattern; in terms of the differential Fano factor the variation ranges over 0.4-1.2. The shot noise variation, in combination with differential conductance, is analyzed using two (spin-degenerate) modes with different, energy-dependent transmission coefficients. Deviations from the predictions from Landauer-Buttiker formalism are assigned to electron-electron interactions.  相似文献
