The dynamics and stimulated emission processes of the exciton luminescence are studied in quantum wells (QWs) of the Zn1-xCdxSe/ZnSe system. A multiquantum well (MQW) structure shows an exciton lifetime of 150-280 ps and a stimulated emission effect due to exciton-exciton scattering as well as due to electron-hole plasma recombination. A combined-QW structure in which a single quantum well (SQW) is located adjacent to MQWs shows a tunneling process of the excitons from the MQWs through the barriers to the SQW. The stimulated emission takes place in the SQW due to phase space filling effects of the excitons. These observed stimulated emission processes are highly related to the blue-laser-diode operation at both low and room temperatures.  相似文献

The optical Stark effect and quantum beats in a GaAs/AlGaAs quantum well are investigated theoretically for the case when the first two electron size-quantization levels are mixed dynamically by a high-intensity CO2 laser pulse polarized perpendicular to the plane of the quantum well. The quasienergy spectrum of heavy-hole excitons and the ratio between the probabilities of exciton transition with and without a strong electromagnetic field are obtained. The time-dependent intensity of absorption of the sensing light is determined. It exhibits quantum beats at twice the electron Rabi frequency. Fiz. Tverd. We study exciton states in Zn(Cd)Se/ZnMgSSe quantum wells (QWs) with various degrees of diffusion blurring in the interfaces by the methods of optical spectroscopy. We show that at low temperatures the QW emission spectra are determined by free and neutral donor-bound excitons. Blurring of the heterointerfaces leads to the increase in the energy shift between the emission line maxima of free and bound excitons. We explain the nonlinear dependence of the steady-state photoluminescence intensity on the excitation-power density in terms of the neutralization of charged donors at the photoexcitation of heterostructures. We observed a complex long-time dynamics of the reflection coefficient, evoked by the charge-redistribution processes in the heterostructure, near the QW exciton resonances under the irradiation.  相似文献

We investigate the effect of the longitudinal-optical phonon field on the binding energies of excitons in quantum wells, well-wires and nanotubes based on ionic semiconductors. We take into account the exciton-phonon interaction by using the Aldrich-Bajaj effective potential for Wannier excitons in a polarizable medium. We extend the fractional-dimensional method developed previously for neutral and negatively charged donors to calculate the exciton binding energies in these heterostructures. In this method, the exciton wave function is taken as a product of the ground state functions of the electron polaron and hole polaron with a correlation function that depends only on the electron-hole separation. Starting from the variational principle we derive a one-dimensional differential equation, which is solved numerically by using the trigonometric sweep method. We find that the potential that takes into account polaronic effects always give rise to larger exciton binding energies than those obtained using a Coulomb potential screened by a static dielectric constant. This enhancement of the binding energy is more considerable in quantum wires and nanotubes than in quantum wells. Our results for quantum wells are in a good agreement with previous variational calculations. Also, we present novel curves of the exciton binding energies as a function of the wire and nanotubes radii for different models of the confinement potential.  相似文献

A theory is constructed for the long-range exchange and retarding interactions between an electron and a hole in a quantum well. A method is developed that makes it possible to calculate the ground and excited states of an exciton localized as a whole on a width fluctuation of a quantum well in the form of a rectangular island. It is shown that taking into account the electron-hole interaction mechanisms considered here causes the radiation doublet of the exciton to split into two components polarized along the sides of the rectangle. The dependence of the magnitude and sign of this splitting on the linear dimensions of the island and the level number of the localized exciton are analyzed. Zh. éksp. Teor. Intersubband transitions in doped quantum wells are of fundamental scientific interest, as well as technological interest for potential devices. One of the important characteristics of the transitions is their linewidth. We present the results of linear absorption spectroscopy on a coupled double asymmetric QW structure. Using a backgated sample, we can independently vary the charge density and DC field at the well. The absorption lines appear to be homogeneously broadened. The lines appear to become lifetime broadened for temperatures above 70 K.  相似文献

The possibility of magnetic field control of the spectral and polarization characteristics of exciton recombination is examined in Cd(Mg, Mn) Te-based asymmetric double quantum wells. At low fields, the exciton transition in a semimagnetic well is higher in energy than that in a nonmagnetic well and the interwell exciton relaxation is fast. In contrast, when the energy order of the exciton transitions reverses at high fields, unexpectedly slow relaxation of σ polarized excitons from the nonmagnetic well to the σ+-polarized ground state in the semimagnetic well is observed. Strong dependence of the total circular polarization degree on the heavy-light hole splitting Δ hh-lh in the nonmagnetic well is found and attributed to the spin dependent interwell tunneling controlled by exciton spin relaxation. Such a slowing down of the relaxation allows separation of oppositely spin-polarized excitons in adjacent wells. The text was submitted by the authors in English.  相似文献
