In this work, the simulation of the 980 nm InGaAs intra-cavity-contacted oxide-confined vertical-cavity surface-emitting lasers (ICOC VCSELs) with separated triplets of quantum wells (STQW) is presented. We analyze the thermal, electrical and optical properties of such devices. Results of simulations show the larger optical power efficiency and higher modulation bandwidth for devices with included STQW.  相似文献

We propose to make a two-photon laser based on intersubband (sublevel) transitions in semiconductor nanostructures. The advantages and feasibility of such a two-photon laser are analyzed in detail using the density matrix approach. Both one-photon and two-photon gains in a three subband quantum well structure are studied on the same footing to show how the two-photon gain can be maximized, while the competing one-photon gain is minimized. The results show that a sufficient two-photon gain can be achieved to overcome one-photon competition and the loss of a conventional semiconductor cavity, making intersubband transitions one of the very few feasible approaches to two-photon lasing.  相似文献

The anomalous Hall effect of heavy holes in semiconductor quantum wells is studied in the intrinsic transport regime, where the Berry curvature governs the Hall current properties. Based on the first--order perturbation of wave function the expression of the Hall conductivity the same as that from the semiclassical equation of motion of the Bloch particles is derived. The dependence of Hall conductivity on the system parameters is shown. The amplitude of Hall conductivity is found to be balanced by a competition between the Zeeman splitting and the spin--orbit splitting.  相似文献

Spin dynamics of conduction electrons in a quantum well with a zinc blende structure is considered theoretically for the case where spin splitting exceeds the collisional broadening of energy levels. It is shown that, under certain conditions, the spin density component normal to the quantum well plane may oscillate with time even in the absence of an external magnetic field. These oscillations can be excited and detected using nonlinear two-pulse spectroscopy. Contrary to the case of small spin splitting, the external transverse magnetic field strongly affects spin dynamics in this regime.  相似文献

Authors theoretically present the characterization of the multiple states broadband InGaAs/GaAs quantum-dot lasers that agrees well with the measured data. Based on the derived model, this new class of semiconductor laser is further characterized theoretically to gain an idea of the derivative characteristic such as linewidth enhancement factor in providing a picture of the competency of this novel device for diverse applications.  相似文献

We have measured the spectral linewidths of three continuous-wave quantum cascade lasers operating at terahertz frequencies by heterodyning the free-running quantum cascade laser with two far-infrared gas lasers. Beat notes are detected with a GaAs diode mixer and a microwave spectrum analyzer, permitting very precise frequency measurements and giving instantaneous linewidths of less than -30 kHz. Characteristics are also reported for frequency tuning as the injection current is varied.  相似文献

We report a luminescence study of the electronic properties of the 2D electron-hole liquid in crystalline Si quantum wells with SiO2 dielectric barriers. The Fermi-Dirac condensation of e-h pairs into a metallic liquid is strongly enhanced by spatial localization. We present experimental evidence for the formation of liquid nanodroplets, with size increasing with e-h pair density. The quantum confined regime is observed for well width below 15 nm. The data are analyzed in a confinement model that takes account of the band-gap renormalization by 2D many-body effects and the increase of the Coulomb interactions due to the dielectric mismatch between the Si well and the SiO2 barriers.  相似文献

Experimental and theoretical works on the ratchet effects in quantum wells with a lateral superlattice excited by alternating electric fields of terahertz frequency range has been reviewed. We discuss the Seebeck ratchet effect and helicity driven photocurrents and show that the photocurrent generation is based on the combined action of a spatially periodic in-plane potential and a spatially modulated light.  相似文献

从理论上分析了位移效应对量子点激光器的影响, 并推导了量子点激光器阈值电流相对变化、输出功率相对变化的位移损伤公式. 对量子点激光器进行了中子辐照实验, 观察到了阈值电流的增加. 结合实验结果确定了量子点载流子非辐射复合速率的损伤因子的表达式, 公式计算结果与实验结果符合较好, 证明了模型的正确性. 得到的公式可用于预测量子点激光器在辐射环境下的性能变化, 有着较大实际应用价值. 关键词: 量子点激光器 位移损伤 缺陷  相似文献

A strong anisotropy of electron spin decoherence is observed in GaAs/(AlGa)As quantum wells grown on a (110) oriented substrate. The spin lifetime of spins perpendicular to the growth direction is about one order of magnitude shorter compared to spins along [110]. The spin lifetimes of both spin orientations decrease monotonically above temperatures of 80 and 120 K, respectively. The decrease is very surprising for spins along the [110] direction and cannot be explained by the usual Dyakonov-Perel dephasing mechanism. A novel spin dephasing mechanism is put forward that is based on scattering of electrons between different quantum well subbands.  相似文献

Novel pulsed and cw quantum cascade distributed feedback (QC-DFB) lasers operating near lambda=8 micrometers were used for detection and quantification of trace gases in ambient air by means of sensitive absorption spectroscopy. N2O, 12CH4, 13CH4, and different isotopic species of H2O were detected. Also, a highly selective detection of ethanol vapor in air with a sensitivity of 125 parts per billion by volume (ppb) was demonstrated.  相似文献

We discuss new approaches to monolithic integration of quantum cascade lasers with resonant intersubband nonlinearities. We show that the proposed approaches can greatly enhance the performance of quantum cascade lasers and give rise to new functionalities. A study is reported of exciton luminescence in GaAs double quantum wells produced in electric and magnetic fields. Decoherence of quantum objects in noisy environments is important in quantum sciences and technologies. It is generally believed that different processes coupled to the same noise source have similar decoherence behaviors and stronger noises cause faster decoherence. Here we show that in a quantum bath, the case can be the opposite. We predict that the multitransition of a nitrogen-vacancy center spin-1 in diamond can have longer coherence time than the single transitions, even though the former suffers twice stronger noises from the nuclear spin bath than the latter. This anomalous decoherence effect is due to manipulation of the bath evolution via flips of the center spin.  相似文献

The physical and optical properties of compressively strained InGaAsP/InGaP quantum wells for 850-nm vertical-cavity surface-emitting lasers are numerically studied. The simulation results show that the maximum optical gain, transparency carrier densities, transparency radiative current densities, and differential gain of InGaAsP quantum wells can be efficiently improved by employing a compressive strain of approximately 1.24% in the InGaAsP quantum wells. The simulation results suggest that the 850-nm InGaAsP/InGaP vertical-cavity surface-emitting lasers have the best laser performance when the number of quantum wells is one, which is mainly attributed to the non-uniform hole distribution in multiple quantum wells due to high valence band offset.
