A Modulation-Doped Field-Effect Transistor (MODFET) structure realized in InGaN-GaN material system is presented for the first time. An analytical model predicting the transport characteristics of the proposed MODFET structure is given in detail. Electron energy levels inside and outside the quantum well channel of the MODFET are evaluated. The two-dimensional electron gas (2DEG) density in the channel is calculated by self-consistently solving Schrödinger and Poisson's equations simultaneously. Analytical results of the current-voltage and transconductance characteristics are presented. The unity-current gain cutoff frequency (f T) of the proposed device is computed as a function of the gate voltage V G . The results are compared well with experimental f T value of a GaN/AlGaN HFET device. By scaling the gate length down to 0.25 m the proposed InGaN-GaN MODFET can be operated up to about 80GHz. It is shown in this paper that InGaN-GaN system has small degradation in f T as the operating temperature is increased from 300°K to 400°K.  相似文献

This paper presents design and analysis of a novel one-dimensional Modulation-Doped Field-Effect transistor (1D MODFET) in InGaN-GaN material system for microwave and millimeter wave applications. An analytical model predicting the transport characteristics of the proposed MODFET device is also presented. Analytical results of the current-voltage and transconductance characteristics are presented. The unity-current gain cutoff frequency (f T) of the proposed device is computed as a function of the gate voltage V G. The results are compared with two-dimensional GaN/AlGaN MODFET and HFET devices. The analytical model also predicts that 0.25 m channel length devices will extend the use of InGaN-GaN MODFETs to above 90GHz.  相似文献

Pseudoelasticity caused by pseudotwinning in short-range ordered In-Pb alloys (6, 8 and 11.6 at. % Pb) is studied in the temperature range 0.48–180 K. The mechanical hysteresis parameters, namely, the thermodynamic stress τ T which provides the reversibility of plastic deformation and the frictional stress τ f which characterizes the resistance offered by crystal lattice and its defects to twin boundaries motion are estimated. It is found that athermal processes determine the reversible deformation: the mechanical parameters τ T and τ f do not depend on temperature and strain rate. The stress τ T increases and the stress τ f decreases with increasing Pb content. One of the main conditions of the exhibition of superelasticity is the fulfillment of the inequality τ T f .  相似文献

Electron-doped (Ba1−x La x )MnO3 compounds were prepared for x=0−0.5. Measurements of X-ray diffraction (XRD) at room temperature and temperature variation of dc electrical resistivity down to 20 K were carried out. Samples with x=0.2–0.5 exhibit metal-insulator (M-I) transition. The maximum M-I transition temperature (T c) of 289 K was observed for 30% of La doping (x=0.3). XRD patterns of these samples (x=0.2−0.5) were analyzed using Rietveld refinement. These samples are found to be mostly in single-phase form with orthorhombic symmetry (space group Pbnm). We have found strong correlation between Mn-O-Mn bond angles and T c of M-I transition. The resistivity data below T c could be fitted to the expression ρ=ρ 1+ρ 2 T 2 and this shows that double exchange interaction plays a major role even in Mn4+-rich compound. Above T c the resistivity data were fitted to variable range hopping and small polaron models.  相似文献

Time differential perturbed angular correlation measurements of the 133–482 keVγ-γ cascade of181Ta in Hf-doped YBa2Cu3O7−x are presented. The181Hf precurser nuclei are incorporated into the sample by thermal neutron irradiation. Two quadrupole interaction frequencies are observed in the as-irradiated sample:v Q1=161±10 MHz with intensityf 1=75%, asymmetry parameterη 1=0.32 and damping parameter Λ1=0.42, andv Q2=1108±40 MHz withf 2=25%,η 2=0.62, and Λ2=0.60. On annealing the sample in air at various temperaturesT a and quenching to room temperature,f 1 remained nearly constant forT a<600°C andv Q1 for all annealing temperatures indicating that these are insensitive to oxygen stoichiometry. This frequency is interpreted to be due to181Hf substitutingY sites. BeyondT a=600°C,f 1 increased and reached a constant value of 90% forT a=800°C. The value ofv Q2 showed a slight variation between 1086 and 1160 MHz, whilef 2 remained nearly constant at 25% forT a<600°C. This component is identified to be due to181Hf substituting Cu 1 sites in the Cu-O chains of YBCO. Above 600°Cv Q2 decreased and reached a value of 808 MHz beyond 750°C.  相似文献

We have studied photoluminescence and thermoluminescence (PL and TL) in CaGa2Se4:Eu crystals in the temperature range 77–400 K. We have established that broadband photoluminescence with maximum at 571 nm is due to intracenter transitions 4f6 5d–4f7 (8S7/2) of the Eu2+ ions. From the temperature dependence of the intensity (log I–103/T), we determined the activation energy (E a = 0.04 eV) for thermal quenching of photoluminescence. From the thermoluminescence spectra, we determined the trap depths: 0.31, 0.44, 0.53, 0.59 eV. The lifetime of the excited state 4f6 5d of the Eu2+ ions in the CaGa2Se4 crystal found from the luminescence decay kinetics is 3.8 μsec. The magnetotransport and magnetoresistive (MR) properties of manganese-based La0.67Ca0.33MnO3 perovskite with different grain sizes are reported. The electrical resistivity was measured as a function of temperature in magnetic fields of 0.5 and 1 T. The insulator–metal transition temperature, T IM, shifted to a higher temperature with the application of the magnetic field. In zero field, T IM is almost constant (∼271 K) for all samples except for the sample with the largest grain size, where T IM=265 K. The temperature dependence of resistivity was fitted with several equations in the metallic (ferromagnetic) region and the insulating (paramagnetic) region. The density of states at the Fermi level, N(E F), and the activation energy of electron hopping were estimated by fitting the resistivity versus temperature curves. The ρT 2 curves are nearly linear in the metallic regime, but the ρT 2.5 curves exhibit a deviation from linearity. The variable range hopping model and small polaron hopping model fit the data well in the high-temperature region, indicating the existence of the Jahn–Teller distortion that localizes the charge carriers. MR was found to increase with an increase in the magnetic field, an effect which is attributed to the intergrain spin tunneling effect.  相似文献

Electrochromic (EC) devices, capable of modulating their optical transmittance by charge insertion/extraction, were produced by laminating films comprised of nanoporous W oxide and Ni–V oxide by a polymer electrolyte and having this three-layer stack between transparent conducting In2O3:Sn films backed by polyester foils. 1/f noise in the current (I) was observed when the charged (colored) EC device was discharged via a resistor. The power spectral density S i at fixed frequency scaled as S i  ∼ I 2. Extended color/bleach cycling degraded the optical quality and homogeneity of the device and concomitantly increased the 1/f noise intensity. These initial data indicate that 1/f noise has a potential to serve as a quality measure for EC devices.  相似文献

1H spin-lattice relaxation rate (T 1 −1 ) has been measured using inversion recovery technique in polycrystalline (NH4)2SbF5 system in the temperature range 140–400 K. From the plot of log (M 0M) againstτ, we have estimated two differentT 1 corresponding to two inequivalent ammonium ions in the unit cell. Temperature-dependence ofT 1 in each case exhibits features of double minima indicating the influence of different correlation times corresponding to different types of motion. Activation energies at different temperature regions have been estimated. Some features of dynamics of motion of the different groups of ions across the phase transitions have been discussed.  相似文献

A monocrystal ofFe 3 O 4 is characterized by resistance, magnetoresistance and magnetic measurements in a temperature range from 4.2 K to 350 K and magnetic field-cycling from −9 T to 9 T. The resistance measurements revealed a metal-insulator Verwey transition (VT) atT v =123.76 K with activation energy E=92.5 meV at T >T v and temperature-substitute for the activation energy below the VT,T 0=E/k B ≈3800 K within 70 K–110K. The magnetotransport results independently verified the VT at 123.70 K, with discontinuous change in the magnetic moment ΔM≈0.21 ΔM≈0.21μ B and resistance hysteresis, dependent on the magnetic field in a narrow temperature range of 0.4° around theT v . The magnetic characterization established self consistentlyT v as ≈123.67 K, the jump in the magnetization at the VT≈0.25μ B and confirmed, that the magnetocrystalline anisotropy is the main microscopic mechanism responsible for the magnetization of the monocrystal (88%) with additional natural and imposed defects contributing as 12%.  相似文献

The electrical properties of AlGaN/GaN high electron mobility transistor (HEMT) with and without high-κ organic dielectrics are investigated. The maximum drain current ID max and the maximum transconductance gm max of the organic dielectric/AlGaN/GaN structure can be enhanced by 74.5%, and 73.7% compared with those of the bare AlGaN/GaN HEMT, respectively. Both the threshold voltage VT and gm max of the dielectric/AlGaN/GaN HEMT are strongly dielectric-constant-dependent. Our results suggest that it is promising to significantly improve the performance of the AlGaN/GaN HEMT by introducing the high-κ organic dielectric.  相似文献

We report an experimental investigation of the non-steady-state photoelectromotive force in nanostructured GaN within porous glass and polypyrrole within chrysotile asbestos. The samples are illuminated by an oscillating interference pattern created by two coherent light beams and the alternating current is detected as a response of the material. Dependences of the signal amplitude versus temporal and spatial frequencies, light intensity, and temperature are studied for two wavelengths λ=442 and 532 nm. The conductivity of the GaN composite is measured: σ=(1.1–1.6)×10−10 Ω−1 cm−1 (λ=442 nm, I 0=0.045–0.19 W/cm2, T=293 K) and σ=(3.5–4.6)×10−10 Ω−1 cm−1 (λ=532 nm, I 0=2.3 W/cm2, T=249–388 K). The diffusion length of photocarriers in polypyrrole nanowires is also estimated: L D=0.18 μm.  相似文献

We have investigated the superconducting properties of the Bi1.7 Pb0.3Sr2Ca2−xCe x Cu3O10+δ system with x=0.00, 0.02, 0.04, 0.08 and 0.1 by X-ray diffraction and magnetic susceptibility. The substitution of Ce for Ca has been found to drastically change the superconducting properties of the system. X-ray diffraction studies on these compounds indicate decrease in the c-parameter with increased substitution of Ce at Ca site and volume fraction of high T c (2 : 2 : 2 : 3) phase decreases and low T c phase increases. The magnetic susceptibility of this compound shows that the diamagnetic on set superconducting transition temperature (onset) varies from 109 K to 51 K for x=0.00, 0.02, 0.04, 0.08 and 0.1. These results suggest the possible existence of Ce in a tetravalent state rather than a trivalent state in this system; that is, Ca2+ → Ce4+ replacement changes the hole carrier concentration. Hole filling is the cause of lowering T c of the system.  相似文献

We report the results of Monte Carlo simulation of the phase diagram and oxygen ordering in YBa2Cu3O6+x for low intra-sublattice repulsion. At low temperatures, apart from tetragonal (T), orthorhombic (OI) and ‘double cell’ ortho II phases, there is evidence for two additional orthorhombic phases labelled here asOI andOIII. At high temperatures, there was no evidence for the decomposition of theOI phase into theT andOI phases. We find qualitative agreement with experimental observations and cluster-variation method results.  相似文献

LiCoO2 thin films were prepared by electron beam evaporation technique using LiCoO2 target with Li/Co ratio 1.1 in an oxygen partial pressure of 5 × 10−4 mbar. The films prepared at substrate temperature T s < 573 K were amorphous in nature, and the films prepared at T s > 573 K exhibited well defined (104), (101), and (003) peaks among which the (104) orientation predominates. The X-ray photoelectron spectroscopy (XPS) and inductively coupled plasma (ICP) data revealed that the films prepared in the substrate temperature range 673–773 K are nearly stoichiometric. The grain size increases with an increase of substrate temperature. The Co–eg absorption bands, are empty and their peak position lies at around 1.7 eV above the top to the Co–t2g bands. The fundamental absorption edge was observed at 2.32 eV. The films annealed at 1,023 K in a controlled oxygen environment exhibit (104) out plane texture with large grains. This paper describes a self-aligned SiGe MOS-gate field-effect transistor (FET) having a modulation-doped (MOD) quantum wire channel. An analytical model based on modified charge control equations accounting for the quantum wire channel, is presented predicting the transport characteristics of the MOS-gate MODFET structure. In particular, transport characteristics of devices having strained SiGe layers, realized on Si or Ge substrates, are computed. The transconductance gm and unity-current gain cutoff frequency (fT) are also computed as a function of the gate voltage VG. The calculated values of fT suggest the operation of one-dimensional SiGe MODFETs to be around 200 GHz range at 77°K, and 120 GHz at 300°K.  相似文献
