The photoluminescence (PL) from a 300 Å GaAs((Ga,Al)As quantum well (QW) has been studied for a range of excitation powers, in magnetic fields up to 16 T applied both perpendicular to and in the plane of the QW. Particular attention was paid to the intensity of the (e,A0i) transition due to Carbon acceptors located at one interface of the QW, in the presence of in-plane fields. The low power in-plane field dependence of the PL is a competition between two effects. At fields up to 12 T charge transfer is observed to and from the interface of the QW, resulting in an increase and subsequent decrease of the acceptor PL intensity. For field values exceeding 12 T the acceptor PL intensity is found to increase again. Whereas the first effect is well described by a composite oscillator model, the latter is suggested to be due to the decreased efficiency of electronic traps, located at the QW interface, for in-plane magnetic fields. These suggestions are confirmed by the excitation power dependence of the PL intensity for in-plane fields.  相似文献

报道了液态氦温度(4.2 K)下非掺杂ZnSe/BeTe Ⅱ型量子结构中ZnSe势阱层内空间直接光致发光(PL)光谱的磁场依赖性(磁场高达53 T).实验结果显示,随着磁场的增加,激子和带电激子的PL强度呈现出相反的振动行为.当激子的PL强度增加时带电激子的PL强度减小,反之,当激子的强度减小时带电激子的强度却增加.并且在整个磁场范围内,这些振动呈现近似等间隔的周期性变化.这个行为被解释为费米能级与朗道能级的周期性共振,这个共振导致了处于费米能级上的二维电子气态密度的周期性调制. 关键词: 光致发光 二维电子气 带电激子 Ⅱ型量子阱  相似文献

报道了调制掺杂的应变In0.60Ga0.40As/In0.52Al0.48As多量子阱中室温光致发光光谱.观察到n=1和2电子子带到n=1重空穴子带的强发光峰.在低温下可以观察到n=1电子子带到n=1轻空穴弱发光肩胛.通过对发光强度随激发功率及温度依赖关系以及理论模型的分析研究,认为该调制掺杂量子阱中辐射复合效率降低的主要机制是应变失配位错对载流子的陷阱作用.界面上的失配位错是陷阱的主要来源.并用静态的光致发光理论模型 关键词:  相似文献

The influence of excimer-laser-assisted surface processing on quantum-well photoluminescence (QW PL) has been investigated in InGaAs/InGaAsP heterostructures capped with a thin layer of In0.53Ga0.47As. The PL mapping measurements carried out on samples before they were processed in a rapid thermal annealer indicated no significant differences in the QW PL signal intensity measured at the excimer-laser-processed sites and in their vicinity. However, a large difference in the QW PL signal, with its intensity significantly enhanced at the laser-processed sites, was observed after 10 s of rapid thermal annealing (RTA) at 750 °C. The largest contrast in the PL signal (an intensity difference up to about 100%) was obtained for a site processed with 50 pulses and a laser fluence of 123 mJ/cm2. The changes in the QW PL signal intensity have been found to coincide with the changes in the surface chemical composition that were detected with Auger electron spectroscopy. The main difference concerns the development of a GaOx layer on the laser-processed In0.53Ga0.47As surface.  相似文献

在不同晶格温度和不同激发光强度下,测量了四元系GaInAsSb/GaAlAsSb单量子阱中自由激子的荧光光谱,导出了稳态光谱测量条件下自由激子荧光强度与激发光强度和晶格温度的一般性公式.计算结果表明,激子相对占有数引起的温度和密度效应会影响激子发光的强度关系.根据本文的简单模型,线性比例系数I/I0实际上综合地反映了量子阱中自由激子的荧光效率,而从激子荧光强度的Arrhenius图的最佳拟合中不仅可以得到激子的束缚能和激活能,而且还能估计出量子阱材料的本底浓度和散射时间常数. 关键词:  相似文献

We study the effect of the GaAsN narrow QWs on the optical properties of the GaInNAsSb/GaAs QWs using photoluminescence spectroscopy. A drastic effect of the N-rich layers on the QW photoluminesecnec (PL) intensity was observed with a strong influence of the spacer thickness. In the PL spectra a broad band caused by excitonic transitions related with N-related clusters in GaAs barriers is found. Based on calculations from experimental data, we have identified the low QW peak energy to the E1-H1 transition using the shear deformation potentials report Δp/p = 0.24.  相似文献

Band alignment of heterostructures with pseudomorphic GaSb1 ? x P x /GaP self-assembled quantum dots (SAQDs) lying on a wetting layer was studied. Coexistence of type-I and type-II band alignment was found within the same heterostructure. Wetting layer has band alignment of type-I with the lowest electronic state belonging to the X XY valley of GaSb1 ? x P x conduction band, in contrast to SAQDs, which have band alignment of type-II, independently of the ternary alloy composition x. It is shown that type-I-type-II transition is a result of GaP matrix deformation around the SAQD.  相似文献

Completely self-consistent ab initio calculations of scattering of electrons between the lowest minima of the conduction band by short-wavelength phonons are performed for the first time for a group of А III В V semiconductor crystals. The structure constants, electron and vibrational spectra, and probabilities of scattering are calculated for the crystals from unified positions within the electronic density functional method. The theory does not involve any phenomenological assumptions on positions of minima in the conduction band, effective carrier masses, interatomic forces, or scattering probabilities. The electron-phonon coupling constants (the deformation potentials) for actual Γ−X, Γ−L, and XL transitions for scattering between the nonequivalent XX and LL valleys in the conduction bands of AlP, AlAs, AlSb, GaP, GaAs, GaSb, InP, InAs, and InSb crystals with sphalerite structure are calculated. Results obtained are compared with theoretical calculations within the phenomenological rigid ion model and with those performed by the selfconsistent frozen phonon method.  相似文献

Abstract

The time-resolved luminescence of an electron-hole plasma in Al0.36Ga0.64As was studied as a function of pressure. Application of hydrostatic pressure varies the energy separation between the conduction band minima at Г and X. The dependence of the intensity ratio of the zero-phonon line and the two phonon replicas on this energy separation shows that scattering from X to Г by alloy disorder is as effective as scattering by phonons. We have further studied the tunneling of electrons between two GaAs quantum wells (QW) of different thicknesses through an Al0.35Ga0.65As barrier. The lifetime of electrons in the narrow QW, which is limitd by electron tunneling into the wider QW, stays constant from 0 to 2.4 GPa, where it drops within 0.1 GPa from 140 ps to less than 7 ps. At this pressure the X-point energy of the barrier coincides with the electron level in the wider QW. We infer that tunneling occurs only via the Г states in the barrier and that X states become effective only when real-state transfer is possible.  相似文献

We report optical characterization of high quality quantum well (QW) structures grown by metal-organic vapour-phase epitaxy (MOVPE). Thin QW layers of GaAs of thicknesses between 20 Å and 80 Å inserted between Al0.36Ga0.64 As confining layers as well as nominally 20 Å QW's in AlxGa1−xAs with varying x have been studied. Exciton confinement energies exceeding 250 meV and a FWHM of 6 meV for the thinnest QW have been observed. The photoluminescence (PL) data allows the observation of monolayer fluctuations in the QW widths and indicates an interface abruptness of about one atomic layer. Photoluminescence excitation spectroscopy allows electronic excited states to be seen.  相似文献

Mobile potential dots (dynamic dots, DDs) formed by surface acoustic waves (SAWs) are used to transport photogenerated electrons and holes in GaAs quantum wells (QWs). We investigate the interaction between the transported carriers and microscopic trap centers in the QW plane using spatially and time-resolved photoluminescence (PL) spectroscopy. The carriers recombine at the trap site emitting short (width0.6 ns) light pulses at a repetition rate corresponding to the SAW frequency. The dependence of the PL intensity from the traps on the number of carriers transported per DD n exhibits a well-defined, distinct plateau for n in the range from 5–20, which is attributed to the emission of a well-defined number of photons.  相似文献

We study the effect of a high magnetic field (B) on the current–voltage characteristics, I(V), of a GaAs/(AlGa)As resonant tunneling diode incorporating a layer of ring-shaped quantum dots (QDs) in the quantum well (QW). The dots give rise to a series of four unusual resonances in I(V) which show a high degree of reproducibility across the epitaxial wafer. By combining data for B parallel and perpendicular to the growth axis z, we identify that the unusual resonances arise from resonant tunneling into QD excited states with 2pz-like symmetry. The two series of magneto-oscillations in I for Bz allow us to determine the resonant charging and discharging of the QW with varying bias.  相似文献

In this study, we investigate the modulation of energy band in 3D self-assembled nanomembranes containing GaAs/Al0.26Ga0.74As quantum wells (QWs). Photoluminescence (PL) characterizations demonstrate that the self-assembled structures have different optical transition properties and the modulation of the energy band is thus realized. Detailed spectral analyses disclose that the small strain change in structures with different curvatures cannot cause remarkable change in energy bands in Al0.26Ga0.74As layer. On the other hand, the optical transitions of GaAs QW layer is influenced by the strain evolution in term of light emission intensity. We also find the first order Stark effect in rolled-up nanomembrane with diameter of 150 μm, which is closely connected with the coupling effect between the deformation potential and the piezoelectric potential. Our work may pave a way for the fabrication of high performance rolled-QW infrared photo-detectors.  相似文献

Atomic layer epitaxy (ALE) of AlP was realized using ethyldimethylamine alane (EDMAAl) as a new Al source. Self-limiting growth of AlP took place at one and two monolayers per ALE cycle. Secondary ion mass spectroscopy revealed that the amounts of incorporated impurities (carbon, hydrogen and oxygen) in ALE-grown AlP layers was greatly suppressed by using the new Al source, to nearly the same levels as in high-quality MOVPE-grown layers. We also achieved the successful ALE growth of (AlP)n(GaP)n short-period superlattices (SLs), taking advantage of the overlapping temperature windows of ALE-GaP and ALE-AlP. X-ray diffraction measurements showed reasonably good interface abruptness of SLs as low as 3. The PL emission peak from SLs involving Al-containing layers was observed in ALE growth for the first time.  相似文献

The GaP-based dilute nitride direct band gap material Ga(NAsP) is gaining importance due to the monolithic integra- tion of laser diodes on Si microprocessors. The major advantage of this newly proposed laser material system is the small lattice mismatch between GaP and Si. However, the large threshold current density of these promising laser diodes on Si substrates shows that the carrier leakage plays an important role in Ga(NAsP)/GaP QW lasers. Therefore, it is necessary to investigate the band alignment in this laser material system. In this paper, we present a theoretical investigation to optimize the band alignment of type-I direct band gap GaNxAsyP1-x-y/GaP QWs on GaP substrates. We examine the effect of nitrogen (N) concentration on the band offset ratios and band offset energies. We also provide a comparison of the band alignment of type-I direct band gap GaNxAsyP1-x-y/GaP QWs with that of the GaNxAsyP1-x-y/Al2Ga1-2P QWs on GaP substrates. Our theoretical calculations indicate that the incorporations of N into the well and AI into the barrier improve the band alignment compared to that of the GaAsP/GaP QW laser heterostructures.  相似文献

Abstract

It was investigated that, when an Al evaporated layer on a GaP (GaAs, GaAs1?y P y ) substrate was bombarded with total fluences of 0.1?1.0 × 1018 electrons cm?2 at 7 MeV and at 50°C, a thin heteroepitaxial layer of Al x Ga1?x P (Al x Ga1?x As, Al x Ga1?x As1?y P y ) crystal was grown on S-doped (111), (100) and (110) GaP [(110) Cr, O-doped GaAs, (100) Te-doped GaAS1?y P y ] substrates.

Evidence for the creation of the epilayers before annealing was obtained from measurements using an X-ray diffractometer, an X-ray photoelectron spectrometer, a reflection high-energy electron diffractometer, a transmission electron microscope and a scanning transmission electron microscope. In the case of Al/GaP, the epitaxial layers of Al~0.25Ga~0.75P, Al~0.5Ga~0.5P and Al~0.75Ga~0.25P were grown on (111), (100) and (110) GaP substrates, respectively. Their compositions did not vary with the total electron fluence.  相似文献

This work examines the optical transitions of a GaAs double quantum ring (DQR) embedded in Al0.3Ga0.7As matrix by photoreflectance spectroscopy (PR). The GaAs DQR was grown by droplet epitaxy (DE). The optical properties of the DQR were investigated by excitation‐intensity and temperature‐dependent PR. The various optical transitions were observed in PR spectra, whereas the photoluminescence (PL) spectrum shows only the DQR and GaAs band emissions. The various optical transitions were identified for the GaAs near‐band‐edge transition, surface confined state (SCS), DQR confined state, wetting layer (WL), spin–orbital split (EGaAs + Δo), and AlGaAs band transition. PR spectroscopy can identify various optical transitions that are invisible in PL. The PR results show that the GaAs/AlGaAs DQR has complex electronic structures due to the various interfaces resulting from DE.  相似文献

Photoluminescence (PL) linewidth broadening of CdxZn1 − xSe/ZnSe triple quantum wells, grown on GaAs substrates by molecular beam epitaxy (MBE), has been investigated. Various quantum well (QW) samples have been prepared with different QW thickness and composition (Cd-composition). Measured and calculated PL linewidth are compared. Both composition and thickness fluctuations are considered for the calculation with the parameters such as the volume of exciton, nominal thickness and composition of QWs. Surface roughness measured by atomic force microscopy (AFM) is used to estimate the interface roughness. Results show that when Cd-composition increases additional linewidth broadening due to Zn/Cd interdiffusion is enhanced.  相似文献
