The ultrafast optical photoexcitation of hot electrons and holes in semiconductors by femtosecond laser pulses can trigger coherent phonon oscillations. We discuss the huge coherent acoustic phonons which have been generated in InGaN/GaN heterostructures and epilayers and how they might be used in imaging of surfaces and interfaces in nanostructures. We also discuss the THz radiation emitted from these phonons.  相似文献

We report on generation of coherent optical phonon oscillations in 150 microm thick bulk GaN. With photon energy far below the band gap, the generation mechanisms of coherent phonon modes of A1(LO), high- and low-frequency E2 are revealed to be the impulsive stimulated Raman scattering. We find that one among the two degenerate E2 modes is selectively detected with a proper choice of probe polarization. Dephasing times range from 1.5 to 70 ps for different modes, and phonon-three-photon absorbed carrier interactions are compared between the A1(LO) and the E2 mode.  相似文献

Impulsive stimulated Raman scattering is used to generate and control coherent phonons and other low-frequency modes. In transparent materials, pump-probe experiments are usually performed by spectrally resolving the probe beam and measuring the spectral shift as a function of pump-probe time delay. By measuring the optical phase of the probe pulse as a function of time delay, we find that the phonon signal can be increased by a factor alpha(omegadelta)(-1), where omega is the phonon frequency and delta is the pulse duration.  相似文献

The generation of coherent optical phonons in a polycrystalline antimony film sample has been investigated using femtosecond electron diffraction method. Phonon vibrations have been induced in the Sb sample by the main harmonic of a femtosecond Ti:Sa laser (λ = 800 nm) and probed by a pulsed ultrashort photoelectron beam synchronized with the pump laser. The diffraction patterns recorded at different times relative to the pump laser pulse display oscillations of electron diffraction intensity corresponding to the frequencies of vibrations of optical phonons: totally symmetric (A 1g ) and twofold degenerate (E g ) phonon modes. The frequencies that correspond to combinations of these phonon modes in the Sb sample have also been experimentally observed.  相似文献

With a correlation of nonequilibrium carriers relaxation and coherent phonons displacive excitation, the coherent optical phonon oscillations in YBa2Cu3O7-δ thin films excited by femtosecond laser pulse are simulated theoretically. It is revealed that as the oxygen concentration decreases, the coherent phonon oscillations become easier to be observed due to the decrease of the local coupling between the carriers and the lattice vibrations in the CuO2 plane.  相似文献

The dispersion relation for optical phonon modes in graded wurtzite AlN/GaN and AlN/InN quantum wells is calculated taking into account the existence of interfacial transition regions. We make use of a model based on the macroscopic theory developed by Loudon, known as the continuum dielectric model. The optical phonon modes are modelled considering only the electrostatic boundary conditions (neglecting retardation effects), in the absence of charge transfer between ions. We show that the graded interfaces strongly shift the frequencies of the phonon modes of the otherwise abrupt nitrides quantum wells.  相似文献

Recently experiments have been reported about phonon sidebands in doped crystals, which may originate from coherent phonon states. The corresponding modes are either confined phonon modes in nanocrystals or localized phonon modes in bulk materials, both showing small damping due to phonon-phonon interaction. We present a theory of the lineshape of vibronic sideband spectra due to coherent phonon states using the conventional model of linear electron-phonon coupling and displaced equilibrium positions of the oscillators in the initial and final electronic states. Unlike in the conventional theory, the initial state of the oscillator is taken as a coherent phonon state and not as a thermalized one. Under these conditions we got an exact analytical solution for the lineshape of the vibronic sideband. The lineshape is determined by two parameters, the Huang-Rhys parameter S and the coherence parameter α of the phonon state. For α = 0 the lineshape converts into the standard Pekarian form for T = 0.  相似文献

本文先比较了几种常用方法(修正的无规元素等位移模型、虚晶近似和简化相干势近似等)对纤锌矿三元混晶体声子频率的拟合结果,再选用与实验数据接近的拟合方法,结合介电连续和单轴晶体模型导出含纤锌矿三元混晶InxGa1-xN和AlxGa1-xN单量子阱各类光学声子模的色散关系,进一步分析了声子模随组分的变化. 结果表明,修正的无规元素等位移模型对单模性纤锌矿  相似文献

By taking the influence of optical phonon modes into account, this paper adopts the dielectric continuum phonon model and force balance equation to investigate the electronic mobility parallel to the interfaces for AlAs/GaAs semiconductor quantum wells (QWs) under hydrostatic pressure. The scattering from confined phonon modes, interface phonon modes and half-space phonon modes are analysed and the dominant scattering mechanisms in wide and narrow QWs are presented. The temperature dependence of the electronic mobility is also studied in the temperature range of optical phonon scattering being available. It is shown that the electronic mobility reduces obviously as pressure increases from 0 to 4GPa, the confined longitudinal optical (LO) phonon modes play an important role in wide QWs, whereas the interface optical phonon modes are dominant in narrow QWs, the half-space LO phonon modes hardly influence the electronic mobility expect for very narrow QWs.  相似文献

Ultrafast time-resolved reflectivity of a bismuth thin film evaporated on a silicon substrate is measured to investigate coherent phonons in bismuth. The reflectivity result is analyzed by a linear chirp approximation to obtain the time dependent frequencies of coherent phonons. Not only the optical modes are detected, which are generated by a combination of impulsive stimulated Raman scattering and displacive excitation of coherent phonon, acoustic phonon modes are also observed, which are emitted by the A1g optical phonon.  相似文献

This paper presents experimental and theoretical results on the temperature-dependent optical response of a single crystal of bismuth to excitation by femtosecond laser pulses. We demonstrate that the measured damping rate of the transient reflectivity oscillations relates to the lifetime of optical phonons. The lifetime is the inverse rate of the decay of optical phonons into two acoustic phonons. This lifetime also indicates the approach to the vibration instability (catastrophe) threshold that manifests the beginning of the disordering of a solid crystal and transition to a liquid state. We observe the red shift of phonon frequency, which increases with the rise of the initial lattice temperature. The red shift is different from the previously observed red shift proportional to the electron temperature, and thus to the excitation laser fluence. The coherent phonon excitation process imprinted into the initial change in the reflectivity and the following reflectivity oscillations allowed us to uncover the temporal phonon history preceding the structural transformation of solid Bi.  相似文献

It has recently been proposed that X-rays can be switched on sub-picosecond time-scales by using laser-generated coherent optical phonons: The so called phonon Bragg switch. We present here detailed simulations of the effficiency of such a switch by solving the time-dependent generalized Takagi-Taupin equations utilizing a perturbative approach. We explore the switching efficiency in diffraction from the (004) planes of GaAs as a function of both excited phonon wave vector and amplitude.  相似文献

Two experimental arrangements consisting of coupled spontaneous parametric down-converters with type-I phase matching pumped simultaneously by a powerful optical field in a coherent state through a balanced beam splitter and linear optical elements are proposed for conditional preparation of macroscopic entangled states in output pumping modes of the studied system. Successful generation of the macroscopic entangled state in the pumping modes is unambiguously heralded by coincident detection of two photons in the generated signal and idler modes of the system. We calculate the amount of entanglement and probabilities of successfully observing the X (2) macroscopic entangled states in the total wavefunction. We show that the proposed schemes can be used to obtain a new type of macroscopic entangled states. The text was submitted by author in English.  相似文献

The optical phonon modes and electron–optical-phonon interaction in fan-shaped quantum dot and quantum wire are studied with the dielectric continuum (DC) model and separation of variables. The explicit expressions for the longitudinal optical (LO) and interface optical (IO) phonon eigenmodes are deduced. It is found that there exist two types of IO phonon modes: top interface optical (TIO) phonon mode and arc interface optical (AIO) phonon mode, in a fan-shaped quantum dot. After having quantized the eigenmodes, we derive the Hamiltonian operators describing the LO and IO phonon modes as well as the corresponding Fröhlich electron–phonon interaction. We report on the theoretical and the experimental investigations of the coherent phonon dynamics in sapphire crystal using the femtosecond time-resolved coherent anti-Stokes Raman scattering (fs-CARS) technique. The temporal chirped white-light continuum (WLC) is used for the Stokes pulse, therefore we can perform the selective excitation of the phonon modes without using a complicated laser system. The expected quantum beat phenomenon is clearly observed. The theoretical formulas consist very well with the experimental results. The dephasing times of the excited phonon modes, the wavenumber difference, and the phase shift between the simultaneously excited modes are obtained and discussed. This work opens up a way to study directly high-frequency coherent phonon dynamics in bulk crystals on a femtosecond time scale and is especially helpful for understanding the nature of coherent phonons.  相似文献

Electrical field components of metal‐surface plasmon resonance were analyzed in detail. Both longitudinal optical (LO) and transverse optical (TO) phonon modes of a biaxially strained Si layer can be excited by surface‐enhanced Raman spectroscopy (SERS). The z to y polarization ratio in SERS measurements was calculated to be 0.78 using the intensity ratio of TO to LO phonon modes. The effect of phase modulation (resulting in a chirp of an ultrashort laser pulse) on the generation of a coherent A 1 phonon in Te was studied. The amplitude of coherent oscillations was found to depend on the sign and value of the pulse chirp: the oscillation amplitude decreases as the chirp increases. For a positive chirp, this effect is twofold stronger than for a negative one. The frequency-resolved response of a bandwidth-limited pulse was studied, which revealed the difference of oscillations and the relaxation response for the Stokes and anti-Stokes frequencies. The detected phenomena can be used for coherent control of lattice dynamics.  相似文献
