从自旋扩散方程和欧姆定律出发研究了铁磁层到有机半导体的自旋注入,得到了系统的电流自旋极化率。有机半导体中的载流子为自旋极化子和不带自旋的双极化子,极化子比率在有机半导体内随输运距离变化。通过计算发现匹配的铁磁和有机半导体电导率有利于自旋注入;通过调节界面电阻自旋相关性,电流自旋极化率可获得很大程度提高;极化子比率衰减速率对有机半导体电流自旋极化率具有非常重要的影响。  相似文献

Si基Ge异质结构发光器件的研究进展   总被引:2,自引:0,他引:2  
近年来,与Si的CMOS工艺相兼容的Ge/Si异质结构发光器件取得很多重要的进展。本文概述了Si基Ge异质结构发光器件的最新成果,如Ge/Si量子点发光二极管、Si衬底上的Ge发光二极管及激光器和Ge/SiGe多量子阱发光二极管,分别描述了这些器件的特点和增强其发光特性的途径。最后展望了Si基Ge异质结构发光器件的发展趋势,指出尽管Si基Ge异质结构发光器件获得了很大的发展,但是器件的发光效率仍然很低,离实用还有一定距离,还需要在材料和器件的结构方面有更多的创新。  相似文献

The InGaN/GaN blue light emitting diode(LED) is numerically investigated using a triangular-shaped quantum well model,which involves analysis on its energy band,carrier concentration,overlap of electron and hole wave functions,radiative recombination rate,and internal quantum efficiency.The simulation results reveal that the InGaN/GaN blue light emitting diode with triangular quantum wells exhibits a higher radiative recombination rate than the conventional light emitting diode with rectangular quantum wells due to the enhanced overlap of electron and hole wave functions(above 90%) under the polarization field.Consequently,the efficiency droop is only 18% in the light emitting diode with triangular-shaped quantum wells,which is three times lower than that in a conventional LED.  相似文献

为研究空穴对自旋极化电子扩散的影响,提出用自旋密度光栅方法来观察电子自旋扩散过程。由飞秒激光在本征GaAs多量子阱中激发产生瞬态自旋光栅和瞬态自旋密度光栅,并用于研究电子自旋扩散和电子自旋双极扩散。实验测得自旋双极扩散系数Das =25.4 cm 2/s,低于自旋扩散系数Ds =113.0 cm 2/s,表明自旋密度光栅中电子自旋扩散受到空穴的显著影响。  相似文献

用高温固相反应法合成了Sr2EuxGd1-xAlO5红色荧光粉,研究了荧光粉的晶体结构和发光性质。在紫外光和近紫外光激发下,样品的发射光谱由Eu3+5D07FJ(J=0,1,2,3,4) 特征发射组成,其中Eu3+离子的5D07F1(λ=590 nm)和5D07F2(λ=622 nm)跃迁发射的强度最大。当Eu3+离子的摩尔分数为 0.75时,样品的发光最强。研究结果表明,Sr2EuxGd1-xAlO5荧光粉是一种在近紫外芯片白光LED上有应用前景的红光荧光粉。  相似文献

BaTiO3(BTO) ferroelectric thin films are prepared by the sol-gel method.The fabrication and the optical properties of an InGaN/GaN multiple quantum well light emitting diode(LED) with amorphous BTO ferroelectric thin film are studied.The photoluminescence(PL) of the BTO ferroelectric film is attributed to the structure.The ferroelectric film which annealed at 673 K for 8 h has the better PL property.The peak width is about 30 nm from 580 nm to 610 nm,towards the yellow region.The mixed electroluminescence(EL) spectrum of InGaN/GaN multiple quantum well LED with 150-nm thick amorphous BTO ferroelectric thin film displays the blue-white light.The Commission Internationale De L’Eclairage(CIE) coordinate of EL is(0.2139,0.1627).EL wavelength and intensity depends on the composition,microstructure and thickness of the ferroelectric thin film.The transmittance of amorphous BTO thin film is about 93% at a wavelength of 450 nm-470 nm.This means the amorphous ferroelectric thin films can output more blue-ray and emission lights.In addition,the amorphous ferroelectric thin films can be directly fabricated without a binder and used at higher temperatures(200℃-400℃).It is very favourable to simplify the preparation process and reduce the heat dissipation requirements of an LED.This provides a new way to study LEDs.  相似文献

从理论上研究了相互作用量子点在外部旋转磁场下的非平衡自旋输运性质,研究结果表明,量子点中的相干自旋振荡可以导致自旋电流的产生,当计入库仑关联相互作用后,近藤共振效应受外部进动磁场的影响很强,特别是当磁场的进动频率与塞曼能移满足共振条件时,每个自旋近藤峰就会劈裂为两个自旋共振峰的叠加,在低温强耦合区,这种近藤型共隧穿过程对自旋电流带来重要贡献。  相似文献

In ferromagnet/normal‐metal bilayers, the sensitivity of the spin Hall magnetoresistance and the spin Nernst magnetothermopower to the boundary conditions at the interface is of central importance. In general, such boundary conditions can be substantially affected by current‐induced spin polarizations. In order to quantify the role of the latter, we consider a Rashba two‐dimensional electron gas with a ferromagnet attached to one side of the system. The geometry of such a system maximizes the effect of current‐induced spin polarization on the boundary conditions, and the spin Hall magnetoresistance is shown to acquire a non‐trivial and asymmetric dependence on the magnetization direction of the ferromagnet.  相似文献

Research in the spintronics community has been intensively stimulated by the proposal of the spin field-effect transistor (SFET), which has the potential for combining the data storage and process in a single device. Here we report the spin dependent transport on a Fe3O4/GaAs based lateral structured device. Parallel and antiparallel states of two Fe3O4 electrodes are achieved. A clear MR loop shows the perfect butterfly shape at room temperature, of which the intensity decreases with the reducing current, showing the strong bias dependence. Understanding the spin-dependent transport properties in this architecture has strong implication in further development of the spintronic devices for room-temperature SFETs.  相似文献

The spin filter capability of a (0,8) armchair graphene nanoribbon with Fe atoms at substitutional sites is investigated by density functional theory in combination with the non-equilibrium Green's function technique. For specific arrangements, a high degree of spin polarisation is achieved. These include a single substitution at an edge position or double substitution in the central sector of the transmission element. The possibility of switching between majority and minority spin polarisation by changing the double substitution geometry is predicted. Including the bias dependence of the transmission function proves to be essential for correct representation of the spin-resolved current-voltage profiles.  相似文献

The transmission of quantum states in the anisotropic Heisenberg XXZ chain model with three-spin exchange interaction is studied. The average fidelity is used to evaluate the state transfer. It is found that quantum communication can be enhanced by the anisotropic coupling and multiple spin interaction. Such spin model can reduce the time required for the perfect state transmission where the fidelity is unity. The maximally entangled Bell states can be generated and separated from the whole quantum systems.  相似文献

为研究基于混合量子点的QLED结构与性能,利用红光量子点以及绿光量子点两种材料制备了橙光QLED器件,并对其性能进行了表征。实验制备的器件结构为ITO/PEDOT∶PSS/poly-TPD/混合QDs/Zn O/Al,其中发光层采用了3种混合量子点的混合结构方案。方案一先旋涂红光量子点层,后旋涂绿光量子点层;方案二先旋涂绿光量子点层,后旋涂红光量子点层;方案三将红光、绿光量子点1∶1混合后制备为发光层。实验结果表明:方案一制备的器件电流密度最大,发光亮度最低,且只有红光谱;方案二制备的器件具有最小的电流密度,同时具有红、绿光谱,在8 V电压下,电流效率约为4.69 cd/A;方案三制备的器件同时具有红、绿光谱,电流密度与发光特性介于方案一与方案二之间。实测数据与理论分析是一致的,方案二制备的器件存在双能量陷阱,能够将注入的空穴以及电子同时限制在红光量子点层内。通过调节各功能层厚度使得载流子注入平衡,可进一步增大发光电流,提高器件效率。  相似文献

在自旋电子学研究中,一般以超晶格结构、自旋阀、隧道结来实现,另一种自旋注入典型方法是稀磁半导体材料,如GaMnAs,本文通过颗粒膜实现自旋注入,利用磁控溅射法将Fe颗粒嵌入GaAs阵体上,制备了(GaAs)19Fe81颗粒膜样品,在室温条件下观测到15 μΩ ·cm最大饱和霍尔电阻率,该效应比纯铁的饱和霍尔电阻率大了一个数量级,成功地实现了自旋注入. 关键词: 自旋注入 颗粒膜 巨霍尔效应  相似文献

为了提升氮化镓(GaN)蓝光发光二极管(LED)光提取效率, 设计了双层光子晶体LED模型. 提出等效折射率近似方法, 简化求解了结构中的介质波导模式分布. 从而对模型中顶层光子晶体刻蚀深度d, 嵌入式光子晶体厚度T及其距有源层距离D等结构参数进行了优化. 同时利用时域有限差分方法对优化结果进行了验证. 相比其他仿真方法, 模式分析极大地减少了对LED建模优化的计算复杂度, 同时从理论上阐明了不同结构参数变化引起LED光提取效率改变的原因. 研究发现, 当顶层光子晶体满足d ≈ λ / nPhCs 时, 结构内大部分高阶导模尚未被截断但源区能量向低阶导模的转化被有效抑制, 光提取效率给出极大值. 嵌入式光子晶体的引入将激发覆盖层模式, 当满足100 nm≤ T ≤ 300 nm且100 nm≤ D ≤ 200 nm 时, 覆盖层模式可以从有源层获得较大能量并有效地与顶层光子晶体耦合, 极大地提升了光提取效率. 本文优化结果使得LED光提取效率提升了4倍, 对高性能GaN蓝光LED的设计制造具有重要意义.  相似文献

理论研究了铁磁/有机半导体肖特基接触时的电流自旋极化注入,并讨论了电流自旋极化率随界面处肖特基势垒高度、有机半导体层中特殊载流子及其迁移率、界面附近掺杂浓度的变化关系.通过计算发现,寻找在势垒区中载流子迁移率比较大的有机半导体材料对实现有效的自旋注入是必要的;同时还发现,由于铁磁/有机半导体接触而形成的肖特基势垒不利于自旋注入.因此要想实现有效的自旋注入,界面附近必须采用重掺杂来有效减少势垒区的宽度,且势垒的高度要限制在一定的范围内.  相似文献
